OF A COMPONENT
The invention relates to a system for adjusting the etching of a component. It is particularly applicable to the engraving of electronic components such as integrated circuits.
Plasma etching systems are known mainly comprising a chamber in which the plasma is produced and the associated devices making it possible to create the plasma. This type of device is essentially intended for etching the different dielectric layers of an integrated circuit, within the framework of technological analysis or failure analysis thereof.
When etching the dielectric layers of an integrated circuit, laser interferometry is a technique for measuring the variations in thickness of these layers.
I = (a-b) + 4.a.b.cos 2 n.e/k avec a et b intensités respectives des faisceaux n : indice optique de la couche à graver X : longueur d'onde du laser
In the case of an integrated circuit the operating process is as follows
The integrated circuit to be etched comprises on a substrate
If, a metallic layer (metallic conductors) covered with at least one layer of dielectric or transparent semiconductor. An incident laser beam FI is on the one hand reflected by the surface of the layer to be etched, and on the other hand is reflected by the metal layer after passing through the layer to be etched. The algebraic sum of these two signals gives a signal whose intensity varies periodically. If e is the thickness of the layer to be etched, the incident beam gives rise to two reflected beams, one of which travels an additional distance of 2e (path difference). There is therefore an interference between these two reflected waves, and the resulting total light intensity will be given by the following formula
I = (ab) + 4.abcos 2 ne / k with a and b respective intensities of the beams n: optical index of the layer to be etched X: wavelength of the laser
We will therefore have constructive interference each time I is maximal, therefore each time the thickness remaining to be etched is an integer multiple of X / 2n.
Thus during the etching, there will be an alternation of constructive and destructive interferences which, represented as a function of time, result in a sinuoid of spatial period X / 2n.
This periodic signal is measured by the detector (photodiode), the voltage variations are then recorded by a plotter. The end of etching is detected either by a flat signal (metal), or by a variation of the signal period corresponding to the etching of a layer of different index n (see Figure 2).
A laser interferometry system used in such a system is shown in FIG. 3. There is the plasma chamber 1, containing the component 2, the etching of which must be measured. A laser 3 (HeNe laser for example), emits a beam
FI to a separating cube or separating prism 4 which transmits a part FI1 of the beam to a detector 5 and another part FI2 of the beam to the component 2.
The beam FI2 enters the plasma chamber through a window 6. It is reflected in the form of the beam FR.
The detector 5 is connected to a voltmeter 7 which displays the result of the detection carried out by the detector 5.
The laser 3, the separating prism 4, the detector 5 constitute an interferometric assembly 10 which is integral with a base or table 11 (represented by the axes X, Y) by means of adjustment pivots 12, 13, 14.
In order to monitor plasma etching using the laser interferometer, the reflected beam PR must be positioned in the same axis as the incident beam (the flatness of the sample must be corrected). This adjustment is made using the 3-pivot system fixed on the table. This adjustment is carried out by obtaining, using the voltmeter 7, the maximum voltage difference across the photodiode.
This system has the following disadvantages
a) The adjustment, using the voltmeter, of the positioning of the beam is long and delicate.
La figure 4 illustre à titre d'exemple la position des différents faisceaux reçus par le détecteur. b) An integrated circuit is made up of aluminum tracks arranged geometrically one next to the other (parallel and perpendicular), the width of which varies from 1 to 20 microns. We can also observe on some circuits larger metallized areas (100x100 microns). The size of the laser beam is of the order of a millimeter, the intensity of the reflected beam depends on the area of the metallized areas included in the incident beam. If the incident laser beam hits an area with large metallization surfaces, the reflected beam will be unique (weak integration circuit). On the other hand, if this beam hits an area with small metallizations (1 to 10 microns) placed one to the other side of the others (case of VLSI integrated circuits), this will be diffracted, the image of all the diffracted beams is similar to the image obtained by a diffraction grating. In this case the reflected beam is not unique but comprises a multitude of reflected beams. FIG. 4 illustrates by way of example the position of the different beams received by the detector.
During its optical path, the incident beam passes through the double prism as well as the separation window of the plasma chamber. Partial reflection of the beam occurs on these various elements. The detector then receives not only the beam reflected by the sample (containing the signal) but also the various beams reflected by the prism and the separation window. In many cases, and in particular when obtaining a diffraction, the intensity of the spurious signals is greater than that of the beam reflected by the sample.
Consequently, the problems stated in the preceding paragraphs b and c mean that the adjustment of the maximum voltage using the voltmeter is generally carried out on a parasitic beam containing no information; adjustment is ineffective.
The invention relates to a system for overcoming these difficulties.
The invention therefore relates to a system for adjusting the etching of a component comprising layers of materials of different indices at a determined range of wavelengths, said system comprising
a source emitting, towards a face to be etched of the component, a first incident light beam having or one or more wavelengths included in said range, the component reflecting this beam in the form of a reflected beam
- a detector receiving the reflected beam and detecting beam interference, characterized in that it also comprises
- a mobile reflection device inserted in the path of the reflected and reflecting beam. the beam reflected on a screen
- displacement control means of the reflection device 8
- means for moving the component relative to the incident beam
The various objects and characteristics of the invention will appear more clearly in the description which follows and in the appended figures which represent
- Figures 1 to 4, known systems already described above
- Figure 5, an embodiment of an adjustment system according to the invention.
Referring to Figure 5, we will therefore describe an embodiment of the adjustment system according to the invention.
In this figure we find the plasma chamber 1 containing the component 2 and comprising a window 6 through which the incident beams FIZ and the reflected beam PR can pass. There is also the interferometric system 10 comprising the laser 3, the prism 4 and the detector 4.
According to the invention, there is provided, between the separating prism 4 and the detector 5, a removable mirror 8 allowing, on command, to reflect the incident beam Pli, the reflected beam FR and any other stray beam towards a screen 15. Instead of providing a screen can also be provided with a frosted glass 16 fixed in an opening in a side wall of the system 10.
The system of the invention therefore consists in placing between the prism 4 and the detector 5 a retractable mirror 8. The incident laser beam is reflected towards the outside of the housing, all the beams are visualized by this process (incident, reflected by the component and parasite) either on a screen placed outside the case, or on the frosted screen placed on the system cover. It is preferable to use the projection on a screen, in order to avoid the user to directly observe the laser beams.
By thus observing the different beams, the user can perfectly adjust the laser and position the reflected beam directly in the center of the detector cell by aligning the reflected beam with the incident beam. The reflected beam differs from the parasitic beams by its shape (see Figure 4). Furthermore, when the laser is offset from the surface of the sample, only the parasitic beams are observed. This other method also makes it possible to determine the beam to be selected. Once the adjustments have been made, the mirror is retracted using a sliding system 9. The etching operation can then be carried out by recording the signal from the photodiode on a recorder.
This system makes it possible to position the laser perpendicular to the sample with great precision and this very quickly, even with integrated circuits with high degrees of integration. Numerous tests on different types of integrated circuits have validated this invention.
