- quantity-limited liquid individual volumes 14 of the starting material are brought into the discharge area sequentially with the aid of the injection device 12.
- preference will not be given to pure tin as the starting material, but additions will be added to the tin, since the narrowest inband spectrum (ie a 2% wide band centered at 13.5 nm) lowest outside of this band out of band shares in the XUV with admixtures to tin is achieved.

- means provided must be that prevent adhesion of the segregated individual volumes at the aperture.
- This is z. B. a suction device that eliminates evaporated material.
- individual volumes 14 can be provided as needed, in which the frequency, the size of the individual volumes 14 and their spacing are determined by periodic pressure modulation. The pressure modulation, z. B.
- the antechamber 23 has an opening 25 in the direction of injection, through which the individual volumes 14 provided in bursts can enter.
- the opening 25 represents a defined flow resistance for a supplied gas in the pre-chamber 23.
- the prechamber pressure p 2 can be set almost static, ie there is a steady gas flow. The result is a continuous stream equidistant, equal individual volumes 14 with high directional stability. Since the repetition frequency can be selected, an adaptation to the frequency of the plasma generation can advantageously take place so that both frequencies can be brought into agreement and exactly one volume-limited individual volume 14 of the starting material is available for each discharge serving for plasma generation.
- both the distance and the speed of the individual volumes 14 can be further adapted to the plasma generation process.
- the starting material is completely in the gas phase after discharge. Consequently, the injection can take place along the axis of symmetry ZZ in the direction of the radiation exit and thus in the direction of the collimator optics not shown here, since no dense matter propagates in the direction of the collimator optics.

B. unique ionization and a sufficient time delay between the evaporation and the actual plasma excitation to align. Typical values range from about 0.1 mJ to several 10 mJ and pulse widths of a few ns. Other, shorter pulse widths of the evaporation laser 27 are also possible.

Abstract
Description
The invention relates to an apparatus for generating extreme ultraviolet (EUV) radiation containing
a discharge chamber having a discharge area for a gas discharge for forming a radiation-emitting plasma, a first and a second electrode, which are separated electrically by an insulator electrically puncture resistant, provided in the second electrode discharge opening for the radiation emitted by the plasma and a high voltage supply for generating high voltage pulses for the two electrodes.
Furthermore, the invention relates to a method for generating extreme ultraviolet (EUV) radiation, wherein in a discharge region of a discharge chamber from a starting material by means of gas discharge, a radiation-emitting plasma is generated.
Radiation sources based on different concepts have already been described in many cases, which are based on gas-discharge-produced plasmas. The common principle of these devices is that a pulsed high-current discharge of more than 10 kA ignited in a gas of specific density and locally a very hot (kT> 30 eV) and dense plasma is generated as a result of the magnetic forces and the dissipated power in the ionized gas ,
Further developments are aimed primarily at finding solutions that are characterized by a high conversion efficiency with a long service life of the electrodes. Problems to be solved arise inter alia, from the contradiction that a positive effect on the electrode life effecting increase in distance between plasma and electrodes due to an associated increase in the plasma generated leads to a reduction in the efficiency of the collector optics, whereby the overall efficiency with respect to the power achieved in the intermediate focus to the introduced electrical input power for the Discharge is reduced.
Verbindungen davon, wesentlich weiter erhöht werden können (DE 102 19 173 A1).It can be seen that the radiant powers that have hitherto not yet been sufficient for lithography in the extreme ultraviolet are evidently only produced by efficient emitter substances, such as, for example. As tin or lithium or compounds thereof, can be significantly increased (DE 102 19 173 A1).
A major drawback of tin and lithium is the high debris load, which exposes the collectors and deflectors of EUV radiation collector optics to increased contamination.
The DE 102 19 173 A1 also already recognizes the technical problem that when using metallic emitters very high temperatures of the discharge source for evaporation are required and condensation of the metal vapors inside the source is to be avoided, otherwise a functional failure must be expected.
It is therefore an object of the invention to overcome these, associated with efficient metallic emitters obstacles, so that by their use an optimization of the conversion efficiency and as a result an increase in the radiation power can be achieved without affecting it a reduction in the life of the collector optics and the electrode system is connected.
According to the invention, the object is achieved by an apparatus for producing extreme ultraviolet (EUV) radiation of the type mentioned above, in that an injection nozzle of an injection device is directed onto the discharge region, which produces a series of individual volumes of a radiation-generating starting material with a the frequency of the gas discharge corresponding repetition frequency provides, and that means are provided for successive evaporation of the individual volumes in the discharge region.
Advantageously, a gas supply unit can be provided which provides a background gas flowing through the discharge area for the gas discharge.
The injection device may have different directions of injection, with an injection direction pointing to the outlet opening being preferred. But it can also be directed through the outlet opening in the second electrode to the discharge area. The injection nozzle is connected to a liquid reservoir, which communicates with both a tempering device and a device for providing a continuous reservoir pressure to the starting material located in the liquid reservoir.
In an advantageous embodiment, the injection nozzle is followed by a thinning device in the injection direction, which removes individual volumes from a continuous stream of the individual volumes.
Suitable for removal is a thinning device which consists of an electric charge module and a collector for the removal of charged individual volumes.
Another thinning device provides a rotating passageway provided with passage and collecting areas, which causes an increase in the separation between the individual volumes by a selective interruption of the flow of the individual volumes and which communicates with means which prevent adhesion of discarded superfluous individual volumes.
Alternatively, the individual volumes can already leave the injection nozzle to measure by connecting the injection nozzle to the liquid reservoir via a nozzle chamber on the input side, where a pressure modulator acts for short-term volume change in the nozzle chamber, wherein the injection nozzle opens into an antechamber with its nozzle outlet, in which there is a pre-chamber pressure equal to the reservoir pressure and that contains an opening directed at the discharge area for the passage of the individual volumes.
If an acceleration section for the individual volumes is provided in a region between the injection nozzle and the second electrode, both the distance and the speed of the individual volumes can be further adapted to the process of plasma generation.
According to the invention can be provided as means for successive evaporation of the individual volumes either at least one evaporation laser or it the gas discharge of the background gas is used or both means are combined.
The laser beam emitted by an evaporation laser can be guided into the discharge region either through an opening incorporated in the second electrode or through the already existing outlet opening.
Advantageously, a collecting device for the vaporized working medium is arranged in the center of a second electrode arranged downstream Debrismitigations device. The collecting device is preferably designed as a discharge tube with an inlet opening facing the outlet opening in the second electrode and a pump connection. To avoid condensation of elementary present components of the starting material at least one heating element is connected to the at least partially enclosed by an insulating jacket exhaust pipe.
The invention can furthermore be configured such that a preionization module for the preionization of the background gas is arranged inside the first electrode, comprising a first preionization electrode which is electrically insulated from the first electrode serving as a second preionization electrode by a tubular insulator and one Preionization pulse generator connected to the preionization electrode and the first electrode.
The above object is further achieved according to the invention by a method for producing extreme ultraviolet (EUV) radiation of the type mentioned in the introduction by providing the starting material in individual volumes having a frequency corresponding to the gas discharge Sequence frequency are introduced by a directed injection successively in the discharge area and evaporated.
According to the method of the invention, the evaporation and the subsequent plasma generation can take place in different ways.
In a first embodiment, at least one laser radiation pulse is directed to the individual volume for evaporation, after which the plasma discharge serving for gas discharge takes place in the vaporized starting material.
Alternatively, the evaporation and the plasma generation can be effected by the discharge of a background gas flowing through the discharge chamber.
Furthermore, it is possible to cause the evaporation combined by at least one laser beam pulse and the discharge of a background gas flowing through the discharge chamber.
In a preferred embodiment variant of the method it is provided that the evaporated individual volumes are pumped out of the discharge chamber after the plasma generation.
In addition to the frequency-adjusted provision of the individual volumes by separating excess individual volumes from a stream of individual volumes generated by continuous injection or by a pulsed injection adapted to the frequency of the plasma generation, it may be advantageous if between the plasma generated from a first individual volume and a subsequent volume a not coincident with the direction of movement of the injected individual volumes further stream of individual volumes is directed through the discharge space.
The evaporation of a subsequent volume by an existing plasma can be prevented.

To the

The
Between the nozzle outlet and the location of the plasma, there may be further means, not shown, which serve for the erosion protection and the temperature control of the
Concentrically around the
In a first embodiment, quantity-limited liquid
There is a
In providing quantitative limited individual

Therefore, "superfluous" individual volumes 14 'are removed by suitable means from a continuous stream of the individual volumes, so that they do not reach the discharge area. A first variant for thinning the stream of individual volumes consists in the electrical charging of the
In another embodiment, mechanical means, e.g. B., not shown, provided with passage and collecting areas aperture, which selectively interrupt the flow of individual volumes and pass only selected individual volumes to the discharge area. It is understood that means provided must be that prevent adhesion of the segregated individual volumes at the aperture. This is z. B. a suction device that eliminates evaporated material.
Both embodiments are merely examples of the removal of "superfluous" individual volumes to which the invention is not limited.
Finally, in a further embodiment of the invention (FIG. 2),
The result is a continuous stream equidistant, equal
With an acceleration section, which can preferably be provided in a region between the

The invention provides different ways of producing the plasma from the starting material. On the one hand, the volume-limited
For the laser evaporation, an
Preferably, as shown in Fig. 1, the laser radiation of a single evaporating
In a further embodiment of the invention, the laser radiation of an evaporation laser 27 'can be irradiated via the open side of the second electrode 2 (dashed arrow representation). Of course, can be dispensed with the inlet and the outlet channel.
The arrangement of the injection direction selected in FIGS. 1 and 2 is preferred because the
Due to the injection of the starting material in the direction of the open side of the
The collecting device, which is preferably heated by at least one
Alternatively, the vaporization according to the invention can also be carried out by the gas discharge of the argon preferably used as an auxiliary gas by the resulting argon plasma is used to convert the quantitative limited individual volumes of the starting material into the state of a hot plasma. This method is also advantageous for the already frequently used xenon as starting material, which is brought into the discharge area as xenon droplets. After the gas discharge has been ignited to produce the argon plasma, this plasma heats the xenon drop until a xenon plasma emits the desired EUV radiation.
To facilitate the ignition of the gas discharge, a pre-ionization module is arranged inside the
Compared to the previously known procedure, according to which the total volume of the radiation source filled with a working gas, such as xenon, as a starting material for the EUV radiation emitting plasma and the plasma is generated from the pre-ionized gas by high voltage pulses, the method according to the invention has essential Advantages.
Since the xenon is not as previously present radially with a relatively constant density distribution, but is localized by the injection of volume-limited individual volumes before discharge in the near-axis region with high density, despite larger distances of the plasma to the electrodes and insulators lower plasma sizes and thus achieve higher luminance as before. An increase in the distance between the plasma and the components of the discharge radiation source leads directly to a longer service life of the components, since the energy density at the component surface decreases quadratically with increasing distance. In this way, the principal disadvantages of discharge arrangements, which realize large distances with known means, can be eliminated.
With the invention, a significant increase in the conversion efficiency for the otherwise advantageous because of its noble gas properties and not precipitate on surfaces xenon can be achieved because the xenon, surrounded by the carrier gas, will be located mainly in the vicinity of the axis, creating a significant reduction in reabsorption in the plasma environment compared to conventional gas feed results.
In the case of metallic work materials results in a favorable Masseminimierung.
Although the volume-limited individual volumes are introduced with temporal adaptation to the evaporation with subsequent plasma generation in the discharge area, nevertheless it may be advantageous to provide measures that completely prevent an at least partially possible evaporation of a follow-up volume. As a suitable means z. B. serve another beam of individual volumes, which is directed between the plasma and the following volume through the discharge space and does not coincide with the direction of movement of the injected volume-limited
Furthermore, it is possible to deliberately exploit the evaporation of the following volume before reaching the discharge region and thus of the actual plasma location by the previously generated plasma as an alternative to laser evaporation or evaporation in the same gas discharge, since such evaporation is associated with low expansion and the material of a Each volume has a large velocity component in the injection direction due to the injection.
