Изобретение относится к области оптоэлектроники и фотовольтаики и может быть использовано при структурировании поверхности и создании фотовольтаических структур на основе кремния дырочного типа проводимости различной кристаллографической ориентации. Задачей изобретения является создание радиационно и термически стойких фотовольтаических структур с развитой поверхностью за счет формирования потенциального барьера, обусловленного образованием дислокаций в модифицированном слое. Задача решается тем, что в способе обработки поверхности монокристаллического кремния, включающем обработку компрессионным плазменным потоком в среде рабочего газа в постоянном магнитном поле, кремний предварительно очищают в спиртосодержащей ультразвуковой ванне, нагревают до температуры 200-400°С, после чего одновременно воздействуют на кремний направленным перпендикулярно его поверхности постоянным электрическим полем напряженностью 10-20 кВ/м, постоянным магнитным полем с индукцией 0.22-100 мТл и компрессионным плазменным потоком длительностью 90-110 мкс с плотностью поглощенной энергии 15-35 Дж/см под углом 40-70° к его поверхности, затем обработанный кремний отжигают при температуре 400°С в течение 30 мин.The invention relates to the field of optoelectronics and photovoltaics and can be used in the structuring of the surface and the creation of photovoltaic structures based on silicon of hole-like conductivity of various crystallographic orientations. Фазовый состав кремния исследовали на дифрактометре иШша-1У фирмы Кщаки с использованием медного излучения. Образцы испытывали на термическую стойкость посредством их выдержки при температуре 100-900°С в течение 3 ч, охлаждения и последующего измерения фото-ЭДС, а также испытывали на радиационную стойкость путем облучения электронами и ионами. Электронное облучение проводили с энергией 2 МэВ и дозой 10 -10 см . Ионное облучение проводили ионами Хе с энергией 167 МэВ и дозой 10 -10 см . Electron irradiation was carried out with an energy of 2 MeV and a dose of 10 -10 cm. Ion irradiation was performed with Xe ions with an energy of 167 MeV and a dose of 10 -10 cm. Then, the irradiated samples were annealed at a temperature of 600 ° C and the photo-emf was measured.

При значениях напряженности электрического поля 10-20 кВ/м и температуре предварительного нагрева 200-400°С достигается максимальное значение фото-ЭДС. При угле воздействия 80° фото-ЭДС незначительно или не проявляется (<100 мВ).
