Description
The invention relates to a transistor, which consists of a semiconducting body on which one Base electrode and at least two other electrodes are attached, d. H. at least one emitter electrode and a collector electrode. Between the body and an emitter electrode or collector electrode are boundary layers; Such a boundary layer is generally between the body and the base electrode not provided. The body is mostly a single crystal.
It is known that when an emitter electrode and the base electrode are included in a circuit, a change in the current I e in this circuit causes a change in the current J c in a second circuit in which the base electrode and a collector electrode are included.
The ratio of these changes at constant voltage E e in the collector circuit is the current

wie möglich sein soll.should be as possible.
The invention aims in particular to increase the current gain, especially with large values of I e and I e , and is based on the knowledge that a considerable part of the current supplied to the emitter electrode may flow to the base electrode and consequently do not contribute to influencing the collector current can; it creates means to greatly limit this loss.
The invention can also lead to a reduction in the so-called quiescent current in the collector circuit,

Erfindungsgemäß befindet sich in mindestens einer bis zur Außenoberfläche des halbleitendenwith a semiconducting body, e.g. B. from germanium, a base electrode on one surface and at least on the other, opposite surface an emitter and a collector electrode are attached. According to the invention is in at least one to the outer surface of the semiconducting
ίο Körpers erstreckenden Höhlung Isolierstoff, und über der Höhlung an der Halbleiteroberfläche ist eine Emitter- oder Kollektorelektrode so angeordnet, daß ihre Ränder die Halbleiteroberfläche berühren.ίο body-extending cavity insulating material, and over the cavity on the semiconductor surface, an emitter or collector electrode is arranged so that their edges touch the semiconductor surface.
Such an isolating issue thus forces the current, one to choose a certain direction, and reduces the not useful effective part of this emitter electrode or collector electrode.
Such an insulating part expediently consists of a cavity in the semiconducting body, e.g. B. from a Drilling or a saw cut.
The emitter electrode or collector electrode are preferably of the diffusion type, e.g. B. by the melting of certain metals onto the semiconducting body. With such emitter electrodes and there are collector electrodes which have a relatively large surface area often parts that do not contribute to the useful effect of the transistor.
The invention is particularly important for transistors of relatively high power, whose emitter electrodes and collector electrodes have a large surface and z. B. in itself known Alternately next to each other.
The invention is illustrated by some in the drawing illustrated embodiments explained in more detail.

Fig. 2 is a section of a transistor having a number of such emitter electrodes and collector electrodes.
Die Fig. 3 und 5 sind schaubildliche Darstellungen eines halbleitenden Körpers, und3 and 5 are perspective representations of a semiconducting body, and
Figures 4, 6 and 7 are sections of transistors made therewith.
The transistor of Fig. 1 consists of a semiconducting body 1, the z. B. from a single crystal of n-type germanium and which is soldered to a base electrode 2. At this Body are attached an emitter electrode 3 and a collector electrode 4, both of a set melted indium can exist. This turns the germanium locally at 5 into p-type germanium converted as shown in double hatching. At the border of the two types of germanium there are boundary layers. Below the emitter electrode 3 there is an insulating part in the form of a cavity 6 intended. As a result, a part 7 of the surface of the emitter electrode 3 is inactive, whereby the remaining active surface affects the collector electrode 4 comparatively more strongly. A part of Contact surface of the emitter electrode and the semiconducting body, which is to the left of the cavity 6, but will also give rise to the fact that an I part of the emitter current has almost no effect on the Collector electrode exercises.
It is therefore even cheaper to attach insulating parts below an emitter electrode, which is located between two collector electrodes are located.
A cavity 6 is provided below each emitter electrode and collector electrode, so that all surface parts of the emitter electrodes that are in contact with the semiconducting body, facing a collector electrode, and which flows through the emitter electrodes (to be connected in parallel) Current has a relatively strong influence on the collector electrodes (which are also connected in parallel) capable of exercising flowing current. The effective surfaces of the collector electrodes are also essentially the emitter electrodes facing so that a direct current path from the collector electrodes to the base electrode so as much as possible is avoided, which reduces the collector bias current.
The shape of the insulating parts will depend in part on the properties of the semiconducting material. If this consists of germanium, it is z. B. machinable by sawing or drilling.
By sawing, a number of parallel grooves 8 as shown in FIG. 3 can be made in the surface of the semiconducting body facing away from the base electrode. The upper part of these grooves is filled with elongated indium strips 9. When heated, this metal will flow together with the germanium and partly diffuse into it (Fig. 4). To prevent the indium from completely filling the grooves, the bottom of these grooves can be covered with insulating material, e.g. B. SiO 2 , are covered.
In den erstgenannten Fällen kann die Ätzflüssigkeit in die Höhlung (Höhlungen) eindringen.5 to 7 show another embodiment in which in a flat semiconducting Body 10 a number of openings 11 are drilled (Fig. 5). These can extend up to the base electrode 2, according to FIG. 6, or also extend through this Extend the base electrode, as shown in Fig. 7. An indium droplet is melted into each opening, and the drops can be switched alternately as emitter electrode and collector electrode. When the transistor is etched after the emitter electrode and collector electrode have melted must, preference is given to those building arrangements in which insulating parts in the form of cavities are used find that extend to the outer surface of the body, not that of Fig. 6. In the former Cases the etching liquid can penetrate into the cavity (cavities).
