Abstract
Description
Die Erfindung betrifft einen Hallsensor. The invention relates to a Hall sensor.
Hall sensors measure magnetic fields using the Hall effect. The magnetic field to be measured causes a change tion of the electrical resistance of a Hall element, which as Measurement signal can be evaluated. Compared to inductive Magnetic field sensors have the advantage that in addition to time-varying magnetic fields (magnetic changes fields) over a predetermined period of time constant magnetic fields (constant magnetic fields) measured who that can. Especially when measuring magnetic equals fields is good stability of the working point (offset) of the Hall sensor required. The working point of the hall sors corresponds to its output signal when not applied Magnetic field.
Hall sensors integrated in silicon are known for which one or more Hall elements on a silicon chip are integrated. The silicon chip with the Hall elements is generally to protect against environmental influences in a ver poured casting compound. For those integrated in silicon Hall sensors can offset the Hall sensor by mechani cal voltages are affected, which on the silicon chip act. Due to the piezoelectric effect changes the reason proportional to the local stress state resistance of the Hall element and thus the offset of the Hall sors. Such mechanical stresses can differ expansion coefficients of the materials used, especially between the silicon chip and the potting compound, caused. These mechanical tensions are also temperature dependent and build essentially from the edges of the silicon chip forth an inhomogeneous voltage field. Like this with also becomes the zero point or offset of the output signal temperature dependent. Another cause of mechanical Stresses are quartz grains in the casting compounds used, which are pressed against the chip surface and local, build up inhomogeneous fields of tension that also the temperature change. A third cause of mechanical Tensions can change in liability between the Ver casting compound and the Hall sensor, which in long-term behavior of the Hall sensor lead to an undefined working point drift ren.
Even when installing a Hall sensor in a housing mechanical stresses and a related change in Working point occur.
The invention is based on the object of a hall sor to specify under the influence of mechanical stresses to the operating point of the Hall sensor, for example when On pour the Hall sensor into a casting compound or during installation of the Hall sensor in a housing.
This object is achieved according to the invention with the Merk paint the claim 1. The Hall sensor comprises at least one Hall element which is carried by a carrier body and a holding device which encloses a cavity. Of the Carrier body is over at least one, with the holding device connected connected suspension body in the cavity. This at least one suspension body is between the holder device and the support body to increase its mechani deformability at least partially with a curd cross section than the carrier body. Mechanical Tensions now from the outside on the holding device act largely in a deformation of the least implemented a suspension body and therefore no longer work so strongly into the carrier body and the Hall element. The Hall element and its support body are thus mechanically largely decoupled from the holding device. The stability the operating point of the Hall sensor when pouring into a Potting compound or when installing in a housing is clear Lich improved.
Advantageous further developments and refinements of the hall sors result from the claims dependent on claim 1 chen.

Fig. 6 schematically illustrates a Hall sensor cast in a potting compound in a partially open view. Corresponding parts are provided with the same reference numerals.
In Fig. 1, a Hall element with 2 , a holding device with 3 , at least one suspension body with 4 , a cavity within the holding device with 5 and a support body with 6 .
A magnetic field (not shown) applied to the Hall sensor produces a change in resistance in the Hall element 2 due to the Hall effect, which change can be detected as a measurement signal. The Hall element 2 generally consists of a semiconductor, preferably of silicon (Si) or gallium arsenide (GaAs).
The carrier body 6 carries the Hall element 2 . For this purpose, the Hall element 2 can be arranged on or in the carrier body 6 . The carrier body 6 is connected to the holding device 3 via the at least one suspension body 4 and suspended cantilevered in the cavity 5 .
The at least one suspension body 4 has at least partially a smaller cross-section than the support body 6 along a line between the holding device 3 and the support body 6 , not shown, connecting line or connection surface. In the cross section shown in FIG. 1, the vertical extension d of the at least one suspension body and the corresponding vertical extension D of the carrier body 6 are drawn in to the connecting line or connecting surface. The extension d of the suspension body 4 is smaller than the extension D of the carrier body 6 in the illustrated embodiment over the entire connec tion line or connecting surface. However, the at least one hanger body 4 may also be only in a partial area between the holder 3 and the support body 6 having a smaller cross section than the body. 6 Due to stresses occurring in the holding device 3 , the least one suspension body 4 is now deformed in its area having the smaller cross section. The carrier body 6 and thus the Hall element 2 may be somewhat deflected by this deformation of the at least one suspension body 4 , but remain largely free of the mechanical stresses in the holding device 3 . The support body 6 and the cavity 5 are dimensioned so that the support body 6 has enough room to move and even with a maximum predetermined deformation of the at least one suspension body 4 does not strike the cavity 5 surrounding Innenflä surfaces of the holding device 3 .
The ratio of the cross sections of the carrier body 6 and the at least one suspension body 4 and thus in particular the ratio D / d of their respective maximum extents D and d depends on the modulus of elasticity of the material of the at least one suspension body 4 and on the geometric shape of the suspension body 4 , in particular of the expansion a of the reduced cross-sectional area of the suspension body 4 in the direction of the connecting line or connecting surface. The longer at least the area of the at least one suspension body 4 with reduced cross section is extended along the connecting line or the connecting surface, ie the greater its extension a, the smaller the ratio D / d <1 of the vertical extensions D and d or the ratio the cross sections of the carrier body 6 and the at least one suspension body 4 are selected in order to achieve a predetermined reduction in the mechanical stresses in the carrier body 6 . Preferably, the ratio D / d, which is a measure of the ratio of the cross sections of the support body 6 and the suspension body 4, is greater than about 2. The vertical dimension d of the at least one suspension body 4 is generally greater than about 2 microns and preferably greater than about 10 microns.
The extent a of the suspension body 4 along the connec tion line or area is generally chosen to be greater than about 10 microns and preferably greater than about 50 microns. The distance b denoted by the Hall element 2 from the at least one suspension body 4 is moreover preferably greater than or equal to the cross-sectional dimension d of the at least one suspension body 4 .
As a suspension body 4 , for example, a coherent membrane or several individual suspension bars can be seen easily. The suspension body 4 can also have a ge curved or along the connecting line or connection surface V-shaped or accordion-shaped shape. In the case of a V-shaped or accordion-shaped shape of the at least one suspension body 4 , the mechanical decoupling of the carrier body 6 and the Hall element 2 from the holding device 3 is further improved, since 4 additional degrees of movement are available for the deformation of the at least one suspension body.
Fig. 2 shows an embodiment of a Hall sensor, in which the at least one suspension body 4 is at least in a partial area along a connecting line between the holding device 3 and carrier body 6 shaped like an accordion. Such an accordion-shaped suspension body 4 can preferably be produced from a silicon body by wet chemical, anisotropic etching of V-shaped pits in two opposite surfaces of this silicon body, these pits being offset from one another parallel to the surfaces. In addition, staggered pits can be generated by a dry etching process to form an accordion-like suspension body 4 .
The holding device 3 is preferably constructed from three parts. On a lower part 30 , which may consist of copper, for example, a middle part 31 is arranged, and on this middle part 31 , an upper part 32 is arranged. The middle part 31 of the holding device 3 , the at least one suspension body 4 , the carrier body 6 and the Hall element 2 are preferably formed with a common, coherent silicon body. For this purpose, this silicon body is structured accordingly by standard techniques of silicon microstructure technology, around the suspension body 4 , the carrier body 6 , the Hall element 2 and a lower region of the cavity 5 , which is enclosed by the lower part 30 and the middle part 31 of the holding device 3 , to build. Lithography steps with the aid of wet chemical, anisotropic etching are preferably used. The upper part 32 of the holding device 3 preferably also consists of a silicon body which is provided with a recess which forms an upper region of the cavity 5 .
The Hall element 2 is preferably produced by diffusion or implantation of dopants in the carrier body 6 and is supplied with its operating current via electrical connections (not shown).
In FIG. 3, another embodiment of a Hallsen sors is shown in cross section. The holding device 3 again comprises a lower part 30 , a middle part 31 consisting of silicon and an upper part 32 made of silicon. The at least one suspension body, the carrier body 4 , the carrier body 6 and the Hall element 2 are again preferably formed together with the central part 31 with a single, continuous silicon body. Between the middle part 31 and the upper part 32 of the holding device 3 , an insulation layer 8 is arranged for electrical isolation. This insulation layer 8 is preferably also arranged on the at least one suspension body 4 and the carrier body 6 and has the technological function as an etching stop layer in the wet chemical etching process for producing the suspension body 4 and the Trägerkör pers 6th The carrier body 6 carries, in the illustrated form exporting approximately two Hall elements. 2 More than two Hall elements 2 can also be provided. The Hall elements 2 are electrically connected to an electrical contact 11 via connecting lines, not shown. The contact 11 is preferably arranged on an exposed area of the insulation layer 8 on the central part 31 of the holding device 3 . The at least one suspension body 4 is formed in the illustrated embodiment substantially parallel to a connecting plane as a connecting surface between the holding device 3 and the carrier body 6 .
FIGS. 4 and 5 show two embodiments of the execution form of a Hall sensor according to Fig. 3 in each case a top view of a running between the designated I and II arrows level with lifted upper part 32 of the holding device 3 and lifted insulation layer 8. The cross section of FIG. 3 in this case runs along a direction indicated by points A and B plane shown in Figs. 4 and 5.
In Fig. 4, a continuous membrane 40 is provided as a suspension body. The carrier body 6 is formed as a central thickening or central stamp of this membrane 40 and can preferably be produced by anisotropic etching, a groove running around the carrier body 6 in the silicon body. The distance from the carrier body 6 provided with telstempels or the central thickening from the edge of the membrane 40 corresponds to the extension a. The membrane 40 can be rectangular or circular.
Fig. 5 shows an embodiment in which the carrier body 6 over several, for example four, suspension webs is fixed to the holding device 3 41st The length of the individual suspension webs 41 is designated by a.
From the described planar embodiments of the suspension body, V-shaped or accordion-shaped suspension bodies can be produced by creating mutually offset V-shaped etching pits in the respective suspension bodies 4 , 40 or 41 . This creates particularly easily deformable weak points in the suspension bodies 4 . In the case of a membrane 40 , for example, one or more grooves running all around can be provided.
Fig. 6 shows a cast in a casting compound 9 Hall sensor. The Hall sensor is cast together with electrical contacting means 13 in the sealing compound 9 . The contacting means 13 are electrically connected via an electrical line 12 to the electrical contact 11 on the central part 31 of the holding device 3 of the Hall sensor.
