Abstract
Description
The invention relates to a method for producing a monocrystalline silicon carbide layer by deposition a substrate from the gas phase (CVD = Chemical Vapor Depo sition) in which a mixture of at least one working gas for feeding silicon (Si) and carbon (C) as well a carrier gas is used. Such a procedure is for example from "Diamond and Related Materials", Volume 1 (1992), Elsevier Science Publishers, Amsterdam, pages 109- 120 known.
For the production of electronic and optoelectronic semiconductors Terbauelemente based on silicon carbide (SiC) as half conductor material requires doped and undoped single crystals stalline SiC layers with high layer quality. Generally the SiC layers should be as free from defects as possible be of a single poly type, for example 4H, 6H or 3C, exist and have the smoothest possible surface. A Known Method of Making Single Crystalline SiC Layering is the deposition from the gas phase (CVD). Here is a gas mixture of one or more working gases as chemical precursors to feed the the basic building blocks silicon (Si) and carbon (C) of the SiC Crystal and a carrier gas for dilution of the at least one working gas used. The mixture of the at least one working gas and the carrier gas is on a substrate heated to a certain temperature introduced. Chemical reactions are then eliminated single-crystal SiC from the gas phase on the substrate. The most important process variables and parameters for this CVD process are the flow rate and the viscosity of the gas mixture of working gases and carrier gas, the partial pressures of working gases and carrier gas, the temperature at the substrate and the material properties of the substrate used.
Aus "Diamond and Related Materials", Band 1 (1992), Elsevier Science Publishers, Amsterdam, Seiten 109-120 sind verschie dene Epitaxieverfahren zum Herstellen dünner SiC-Schichten durch CVD bekannt. From "Diamond and Related Materials", Volume 1 (1992), Elsevier Science Publishers, Amsterdam, pages 109-120 are various epitaxial process for producing thin SiC layers known by CVD.
In a first method, first in a first Step on a (100) surface of a silicon (Si) - Substrate by chemical reaction of C₂H₄ as the working gas and H₂ as a carrier gas at 1600 K (= 1327 ° C) a very thin β- SiC layer generated and then in a subsequent step on this β-SiC layer by CVD with silane (SiH₄) and C₂H₄ as working gases and H₂ as carrier gas at one temperature of 1600 K and a total pressure of 1 atm (= 10⁵ Pa) one deposited up to about 30 microns thick β-SiC layer. The wax growth rates are around 2 µm / h. The so produced SiC layer has a relatively large number of crystal defects.
In another method, a substrate made of α-SiC is ver turns. On the (0001) -Si surface or the (000) -C surface of the α-SiC substrate is at temperatures between 1683 K (= 1410 ° C) and 1823 K (= 1550 ° C) and at atmospheric pressure (10⁵ Pa) a β-SiC layer is deposited by CVD. One uses on the other hand, a surface of the α-SiC substrate which is under a Angle is inclined against one of these surfaces (off-axis epi taxy), an α-SiC film is obtained.
In these known methods, the process temperatures have to be at least 1400 ° C to an acceptable layer qua of the grown SiC layers.
In a third known method, a β-SiC layer is deposited on a (100) Si substrate by molecular beam epitaxy (MBE). Si₂H₆ and C₂H₂ are used as working gases, and the total pressure is set to 4 · 10 -3 Pa. This MBE can be carried out at low temperatures of around 1000 ° C, but the growth rates are very low.
From Larkin et al, e.g. B. "Chemical Materials", 1992, Volume 4 Pages 22-24, is another method of making one SiC layer on a (100) Si substrate known by CVD. In this known method, both Si and Working gas supplying carbon (C) is the substance 1,3-di methyl-3-methylsilamethylene-disilacyclo-butane and as a carrier gas argon (Ar) used. The total pressure is about 1 Torr (= 133 Pa) set. The process temperature is included this process at only 700 ° to 1100 ° C.
The invention is based on the object of a method for producing a single-crystal SiC layer by a Specify CVD process in which the SiC layer itself at Pro high temperatures below about 1300 ° C is.
This object is achieved according to the invention with the Merk paint the claim 1. As a carrier gas is a gas mixture of Hydrogen (H₂) and an inert gas used. The one with this Manufacturing process according to the invention crystalline SiC layers compared to a CVD Process with pure hydrogen as carrier gas even at tempera structures on the substrate below about 1300 ° C, at atmosphere pressure and growth rates of at least 1 µm per hour an excellent layer quality, especially in their Surface quality and crystallinity. The procedure can therefore also be used with CVD systems known from Si epitaxy men at temperatures below about 1300 ° C. will.
These advantages of the method according to the invention can be there be explained by the fact that on the one hand compared to pure Hydrogen as the carrier gas, the viscosity of the carrier gas it increases and thus increases the diffusion boundary layer on the substrate ß and on the other hand by reducing the par tialdruckes the hydrogen in the carrier gas the dissociation balance of the working gases is influenced favorably. Except this is the incorporation of hydrogen into the SiC crystal lattice reduced. The noble gas acts as a chemically inert substance does not enter the chemical reaction and will not enter integrated the SiC crystal.
Advantageous embodiments of the method result from the claims dependent on claim 1.
In an advantageous embodiment, the volume fraction the noble gas in the carrier gas between about 10% and about 50% and preferably set between 30% and 40%. Thereby can be especially good at temperatures well below 1300 ° C good layer qualities are not achieved at the same time significantly reduced growth rates of at least 3 µm / h.
It turned out that with decreasing H₂ content in the carrier gas Process temperature at the substrate with comparable layer quality could be reduced.
The process temperature at the substrate is generally between 1000 ° C and 1600 ° C and preferably between 1100 ° C and 1300 ° C chosen.
Argon (Ar) is preferably used as the noble gas easy to handle and comparatively cheap and esp a special one at the process temperatures used Factor 3 has a higher viscosity than hydrogen. It can ever but also other noble gases such as helium (He), neon (Ne), krypton (Kr) or Xenon (Xe) can be used. The viscosity of this Noble gases are also higher than hydrogen.
According to a further embodiment, the carrier gas and that mixed at least one working gas in a ratio, that is between about 10³ and about 10⁵. Because of this Mixing ratio of carrier gas to working gas or working can gasify the growth rate for the growing SiC layer can be set within certain limits.
In principle, all can be used to supply Si as working gases and C suitable gases are used in the gas phase. In an advantageous embodiment are as working gases a working gas containing silicon but not carbon and a working gas containing carbon but not silicon turns. In this embodiment, the ratio of Silicon to carbon is accurate and largely independent of be adjusted to each other. Examples of such working gases are silane (SiH₄) or disilane as silicon compound and Hydrocarbons such as methane (CH₄), propane (C₃H₈) or Acethylene (ethine C₂H₂) for feeding C. However, it can also other silicon compounds and carbon compounds or also containing both silicon and carbon Connections are used.
The total pressure of the gas mixture from the at least one Working gas and the carrier gas is preferably between about 10⁴ Pa and about 10⁵ Pa set. The procedure is therefore can also be carried out at atmospheric pressure. In this case, you can elaborate vacuum systems for generating a negative pressure ent fall.
All common materials can be used as a substrate the, for example α-SiC, β-SiC, Si or sapphire with each because all crystal surfaces suitable for crystal growth chen.
An α-SiC layer, ins particular of the 4H or 6H poly type.
The high layer quality of the CVD process according to the SiC films produced according to the invention could be photographed with the aid of luminescence measurements and optical microscopy demonstrated will. For example, when using a Gas mixture of argon and hydrogen as a carrier gas at a Process temperature of 1300 ° C an α-SiC layer, the kri stallographic quality, defect concentrations and surface Chen morphology using a known method pure hydrogen as a carrier gas at 1500 ° C. SiC layer were comparable.
With the same class share of gas, the growth rate increased with falling temperature. Growth rates of more than 3 µm / h could be achieved the. With pure hydrogen as a carrier gas according to the known In contrast, process took the growth rate with small temperature decreases slightly.
An advantageous development of the method is suitable for the production of doped SiC layers. For this, the Gasge mix from the at least one working gas and the carrier gas additionally add a doping gas suitable for CVD processes adds.
