Fig. 2 zeigt den Aufbau einer solchen fotovoltaischen Zelle, die dadurch her gestellt wird, daß nacheinander auf einem Glassubstrat 1 eine transparente Elektrode 2, eine p-leitende a-Si-Schicht 3, eine p/i Zwischenschicht 4, eine i-leitende a-Si-Schicht 5, eine n-leitende a-Si-Schicht 6 und eine Metallelektrode 7 aufgeschichtet werden. Es hat sich herausgestellt, daß der Absorb tionskoeffizient selbst für Licht kürzerer Wellenlängen 10 6 cm-1 oder weniger beträgt, mit zunehmender Wellenlänge abnimmt und mit zunehmenden Strömungsratenverhältnis eben falls abnimmt. Fig. 4. zeigt die Abhängigkeit des Absorb tionskoeffizienten von den Gasströmungsratenverhältnis bei n- leitenden Filmen, die durch Zusetzen von PH3 als Dotie rungsgas hergestellt wurden. Man beobachtet denselben Trend wie bei p-leitenden Filmen. Eine Analyse der hergestellten p- leitenden und der n-leitenden Filme unter Verwendung von ESCA bestätigte, daß der Sauerstoffanteil zunimmt, wenn die Strömungsrate des zugemischten CO2 relativ erhöht wird. Der Sauerstoffanteil betrug 25 bis 40% bezogen auf das Atomge wicht, während der Kohlenstoffanteil unterhalb der Meßgrenze von 1% lag. The oxygen content was 25 to 40% based on the atomic weight, while the carbon content was below the measurement limit of 1%.
Fig. 5 zeigt die Abhängigkeit der Lichtleitfähigkeit von dem Strömungsratenverhältnis. Fig. 1 vergleicht den Lichtabsorbtionskoeffizienten des SiO- Films gemäß der Ausführungsform der vorliegenden Erfindung bei etwa 10-6 S/cm (was die untere Grenze ist, bei der die Lichtleitfähigkeit als Fensterschicht in einer fotovol taischen Zelle verwendet werden kann) mit dem eines herkömmlichen p-leitenden a-SiO-Films. Es ergab sich, daß der Lichtabsorbtionskoeffizient eines a-SiO-Films, der eine mikrokristalline Phase enthält und durch die Linie 11 dar gestellt ist, ein Drittel des Lichtabsorbtionskoeffizienten eines a-SiO-Films beträgt, der keine mikrokristalline Phase enthält und durch die Linie 12 dargestellt ist, und zwar über einen weiten Bereich von Wellenlängen, und daß der p-leitende a-SiO-Film ein vielversprechendes Material zur Verwendung als Fensterschicht in einer fotovoltaischen Zelle zusammen mit einem n-leitenden Film gleicher Eigenschaften ist.
