Abstract
Description
The invention is based on a method for producing more layered hybrids according to the genus of the main claim. It is general known to produce multi-layer hybrids, so-called green Ceramic foils, d. H. unfired ceramic films, with conductor tracks and Vias are provided in these green ceramic foils adjusted one above the other in a stack and the Stack is then burned. The problem with this method is that the ceramic foils during the transition from green to fired Shrink condition approx. 15 to 20%. With this shrink is a ver reduced reproducibility in terms of dimensions and flatness of the Manufacture of multilayer hybrids connected. There are already Various methods are known to reduce this problem.
In US 42 59 061 the reproducibility of the shrinkage process increases in that the ceramic foils during the firing process be pressed together between two setters. These setters plates are made of metal and have a surface on them coated thin ceramic film.
In US 46 45 552 the X-Y shrinkage of the ceramic is indirect foils prevented by individual Ceramic foils can be connected to ceramic plates when burning don't shrink. The process is based on a conventional one Substrate plate on which a first ceramic film is applied and then burned. This composite of base plate and already ge fired ceramic film is then again a substrate, which no longer shrinks when burning. On this new substrate then another ceramic film applied and fired again. This process is repeated until the desired number of ceramic foils are arranged one above the other.
In US 50 85 720 the horizontal shrinkage is individual Ceramic foils prevented by at least one side with a Separation layer are connected, pressed during the firing and finally the separation layer is removed. Through this method the X-Y shrinkage is suppressed and the ceramic film shrinks takes place only in the Z direction.
The inventive method with the characterizing features of The main claim has the advantage that the shrinkage in the X-Y plane is suppressed with particularly simple means. Furthermore, this method is for a stack of ceramic films thought d. H. the production of multi-layer hybrids using this The procedure is particularly simple. Since the Ver drive smoothly into the normal manufacturing steps of Mehr layer hybrids, are not significant changes from Her positioning lines necessary to complete the process according to the invention respectively.
The measures listed in the subclaims provide for partial further training and improvements of the main claim specified procedure possible.
The material of the ceramic plates can be made from the material of the fired Ceramic foils or other particularly high-sintering materials to get voted. If the ceramic plate is approximately the same in thickness Corresponds to ceramic foils, the ceramic plate can be made with the same Means like the ceramic film can be processed. By working together pressing the stack when burning between two porous setter plates the flatness of the multi-layer hybrid is significantly improved. Around a simple separation of the setter plate and multi-layer hybrid to ensure the burning, the setter plates or the Stack to be provided with a separating layer. This interface can particularly easily consist of aluminum oxide particles that applied by slip casting or by screen printing a paste become. If the setter plates in a first burning phase by Ab are separated from the ceramic foils, so a be particularly good combustion of the organic components of the green Ceramic foils reached. Made by using spacers melting or burning: n material is special simple means achieved that after burning out the organic Binders press the setter plates onto the stack to get a good level to ensure the multi-layer hybrid.
Due to the special arrangement of the ceramic foils relative to the ceramic plate shrinkage is suppressed particularly well and a particular achieved good flatness of the multi-layer hybrid. This can happen with for example by a symmetrical arrangement of the ceramic foils both sides of the ceramic plate can be reached. By ver Turning several ceramic plates alternately on top of each other the shrinkage is almost complete when burning suppressed without reducing the number of possible wiring levels would be reduced.
Embodiments of the invention are shown in the drawings represents and explained in more detail in the following description.
Es zeigenShow it
Fig. 1 a stack of ceramic sheets, and ceramic plates in an exploded view, Fig. 2, a multi-layer hybrid, Fig. 3 a stack between two setter plates, Fig. 4 a stack between two setter plates with spacers and Fig. 5 a stack, each with a ceramic plate on the top and bottom.
In FIG. 1, a stack 17 of a ceramic plate 6 and two ceramic green sheets 1 and 2 is shown. The dimensions of the ceramic plate 6 and the green ceramic films 1 , 2 are in the XY plane on the order of 15 cm, for example, and in the Z direction on the order of a few tenths of a millimeter. For clearer Dar position, the individual levels of the stack 17 are shown pulled apart. The ceramic plate 6 is provided with vias 10 , the green ceramic films 1 , 2 are provided with vias 10 and conductor tracks 11 .
The ceramic foils 1 , 2 are still in the green state in the stack 17 . Firing, ie heating to a higher temperature, turns ceramic foils from green ceramic foils. The green ceramic films consist of finely ground ceramic particles, an inorganic binder and an organic binder. Suitable materials for these three components are listed, for example, in US 50 85 720. During the burning process, the organic binder, usually a plastic, is pyrolyzed in a first phase, ie burned without residue. In a second phase, the temperature of which exceeds the temperature of the first phase, the ceramic particles are bonded to one another in a sintering process. The inorganic binder, usually a glass, acts as a matrix through which the ceramic particles are bonded together.
In the green state, ceramic foils can be processed particularly easily, in particular it is very easy to make holes for the through contacts 10 in the ceramic foils. Furthermore, it is possible on green ceramic films to produce printed conductors with great precision, for example by screen printing, since the solvents from printed conductor pastes can diffuse into green ceramic films and thus prevent printed conductors from running. Printed circuit boards with a width of approx. 50 micrometers and a distance of approx. 50 micrometers from one another can be produced on green ceramic films with reasonable effort.
A material is selected for the ceramic plate 6 which is largely dimensionally stable at the temperature at which the green ceramic foils 1 , 2 are fired. The ceramic plate 6 is provided with contacts 10 , so that the conductor tracks 11 on the ceramic plate 6 facing sides of the green ceramic films 1 , 2 can be connected. Since the ceramic plate 6 is not a green ceramic, the generation of holes for the plated-through holes 10 is somewhat more complex than in the case of the green ceramic films 1 , 2 . In the case of green ceramic foils, the holes for the plated-through holes are generally punched, in the ceramic plate the holes are cut individually using an ultrasound tool or a laser beam. The ceramic plate 6 can consist of a ceramic material which has a melting range above the sintering temperature of the green ceramic films 1, 2 . However, a fired ceramic film can also be used for the ceramic plate 6 , which has the same composition as the ceramic films 1 , 2 in the fired state. If the ceramic plate 6 is produced by firing a green ceramic film, the holes for the plated-through holes 10 can also be made in the green state, provided that the firing process ensures that there is no warping of the ceramic plate 6 . For example, a method of the patents mentioned in the introduction can be used for this. Alternatively, the design can be designed such that the position tolerance of the plated-through holes 10 is captured by correspondingly widened conductor tracks 11 .
The plated-through holes 10 are produced by first producing holes in the green ceramic films 1 , 2 and the ceramic plate 6 , which are then filled with a so-called conductive paste. A conductive paste consists of an organic binder and metal particles. When fired, the organic binder burns without residue and the metal particles are baked together, so that a continuous current path from one side of the through-contact to the other side of the via 10 is generated.
When fired, the green ceramic films shrink by the order of 15 to 20%. Since the lateral dimensions in the XY direction z. B. with about 15 cm very large against the size of the conductor tracks (about 100 microns), it is desirable that the entire shrinkage occurs only in the Z direction. In the method presented here, this is achieved in that the ceramic plate 6 does not shrink during firing. Since at low temperatures, good adhesion of the ceramic films 1, is achieved on the ceramic plate 6 2, the contraction that is, the shrinkage of the ceramic plates 1, 2 in the XY plane almost completely suppressed. The green ceramic films can also be connected by lamination, ie by applying pressure and heat. The pressure is generated, for example, by a roller, the temperature remains below the temperature at which the organic binder burns.
FIG. 2 shows a multi-layer hybrid 12 which was created by burning the stack 17 from FIG. 1. The ceramic films 1 , 2 are firmly connected to the ceramic plate 6 . A silicon chip 24 is shown on the upper side of the multi-layer hybrid 12 and is connected to a conductor track 11 by a bonding wire 25 . Through the conductor tracks 11 and the plated-through holes 10 , the multilayer hybrid 12 has a network of connecting lines through which silicon chips are connected to one another or to other elements such as capacitors or resistors. The use of the ceramic plate 6 does not reduce the number of possible wiring levels 15 of the multi-layer hybrid 12 . In the construction shown here in FIG. 2, with three layers, which are formed by the two ceramic foils 1 , 2 and the ceramic plate 6 , four wiring levels 15 are possible. On each of these wiring layers 15 11, the conductor paths on the high precision, tracks with the conductor 11 may be formed on the green ceramic films.
In FIGS. 3 to 5, the ceramic plates 6, 7, 8 and the ceramic film 1 to 5, 13, 14 shown for reasons of simplification in each case without traces.
In Fig. 3 a stack 17 is shown, which is formed from three ceramic films 3 , 4 , 5 and two ceramic plates 7 , 8 . This is arranged between two setters. A separating layer 22 is located between the stack 17 and the setter plates 20 , 21 . By the two setter plates 20 , 21 , the stack 17 is pressed ge during burning. The pressure during pressing can be generated by the weight of the setter plates 20 , 21 alone, or else the setter plates 20 , 21 are pressed together by a weight or a pressing device.
The separating layer 22 is required in order to easily separate the setter plates 20 , 21 from the surface of the multilayer hybrid after the firing. A suitable separating layer 22 can be formed, for example, by finely ground aluminum oxide particles. These are applied, for example, by slip casting, ie a suspension of the finely ground aluminum oxide particles in a carrier liquid, on the setter plates 20 , 21 or the stack 17 . After the carrier liquid has evaporated, a thin layer of ceramic particles remains, which, however, has only a low mechanical stability. Alternatively, the application is also possible using a screen printing process of an aluminum oxide paste. Since the ceramic particles do not bake together at the firing temperature of the green ceramic foils, they can be easily removed from the surface of the multi-layer hybrid after firing.
Since the organic binder of the green ceramic films 3 , 4 , 5 is decomposed during firing and the resulting gaseous waste products have to escape, both the separating layer 22 and the setter plates 20 , 21 are gas-permeable. This is achieved in particular by a corresponding porosity of both the separating layer and the setter plates 20 , 21 . If, as shown here, a green ceramic film 4 lies between two ceramic plates 7 , 8 , these ceramic plates 7 , 8 must also be gas-permeable or porous in the first burnout phase.
As shown here, ceramic foils 3 , 4 , 5 and ceramic plates 7 , 8 are always alternately arranged in the stack 17 in order to ensure particularly good avoidance of shrinkage of the green ceramic foils 3 , 4 , 5 . Furthermore, by this structure, the ceramic plates 7 , 8 evenly, ie symmetrically with stresses caused by the shrinking of the green ceramic foils 3 , 4 , 5 be loaded. Thus, this alternating arrangement of ceramic films 3 , 4 , 5 and ceramic plates 7 , 8 also improves the planarity of the multi-layer hybrid 12 .
By pressing the stack 17 with the setter plates 20 , 21 , a large planarity of the finished multi-layer hybrid 12 is achieved. A high level of planarity of the multi-layer hybrid 12 is desirable in order to allow precise assembly of components on the surface of the multi-layer hybrid 12 . This applies in particular if the component with its connection regions directly faces the multilayer hybrid and a direct connection is established between the conductor tracks 11 and the components (flip-chip bonding).
In FIG. 4, a further possibility is shown as a disc stack 17 consisting of ceramic green foils 3, 5, 13, 14 and a ceramic plate 7 between two setter plates 20, 21 can be arranged, which are coated with release layers 22. Spacers 23 are arranged between the setters 20 , 21 and the stack 17 . The spacers consist of a material which is burned or decomposed at a firing temperature which is somewhat higher than the temperature at which the organic binder of the green ceramic films 3 , 5 , 13 , 14 . When the plate stack 17, which is arranged between the setter plates 20 , 21 , is fired, only the organic binder is first expelled from the green ceramic foils 3 , 5 , 13 , 14 during heating. Since the plate stack is separated upwards and downwards by the spacers 23 from the setter plates 20 , 21 , the resulting gases can easily escape. The spacers 23 are then decomposed during further heating, as a result of which the setter plates 20 , 21 press directly onto the stack 17 . Since the stack 17 is pressed between the two setter plates 20 , 21 in the high temperature range of the burning process, a high level of planarity of the finished multilayer hybrid 12 is also achieved by this process. However, it is advantageous that in this process the gaseous waste products are removed particularly well during the combustion of the organic binders, since the removal of the gaseous combustion products is no longer determined by the porosity of the setter plates 20 , 21 or the separating layer 22 . In particular, the stack 17 can be heated up particularly quickly in this process and the time required for firing the green ceramic films can be reduced.
In FIG. 5, a stack 17 is shown consisting of three ceramic films 1, 2, 3 and two ceramic plates 6, 8 is formed. The stack 17 is arranged between two setter plates 20 , 21 . The ceramic plates 6 , 8 are arranged in the stack 17 such that they form the top and bottom of the stack 17 . This arrangement of the two ceramic plates 6 , 8 achieves a particularly symmetrical structure of the stack 17 and thus ensures high dimensional stability or flatness during firing. The flatness of the multi-layer hybrid produced in this way is further improved by the firing between the two setter plates 20 , 21 . In contrast to the setter plates of FIGS . 3 and 4, the setter plates here are not provided with a separating layer, since there is no risk that the setter plates 20 , 21 could be connected to the already fired ceramic plates 6 , 8 . In order to ensure a good, ie residue-free burning of the organic binder of the green ceramic films 1 , 2 , 3 during the firing process, the ceramic plates 6 , 8 and also the setter plates 20 , 21 are made of a porous material which allows the gaseous combustion products to pass through unhindered. Suitable ceramic plates are, for example, made of cordierite (Mg 2 Al 4 Si 5 O 18 ). In order to prevent liquids from penetrating into the multilayer hybrid through the porous ceramic plates 6 , 8 during later operation in the multilayer hybrid thus produced, the surfaces of the ceramic plates 6 , 8 can subsequently be provided with a thin glass layer which covers the pores reliably closes.
