Bei dem Ausführungsbeispiel nach Fig. 1 wird die zentrale Silizium-Germanium-Schicht 2 also von Schichten unter schiedlichen Leitfähigkeitstyps umgeben, wodurch eine pn- Hetero-Diodenstruktur gebildet ist. Aufgrund des relativ hohen Cemaniumgehaltes in der zentralen Silizium- Germanium-Schicht 2 bilden sich Energiebarrieren, so daß die Rekombination der im Stromflußfall in den pn-Über gangsbereich injizierten Ladungsträger hauptsächlich in dieser Schicht 2 stattfindet. Es kommt also zu der ge wünschten Ladungsträgerbündelung in dieser Silizium- Germanium-Schicht 2. Diese Schicht 2 bestimmt sowohl die optischen als auch die elektrischen Eigenschaften des Halbleiterbauelementes. Eine relativ große Dicke der Schicht 2 führt dazu, daß ein großer Anteil der optischen Welle in dieser Schicht geführt wird. Andererseits darf die kritische Dicke der Schicht 2 für ein versetzungs freies Kristallwachstum nicht überschritten werden, so daß eine große Dicke der Schicht 2 nur einen kleinen Germaniumanteil erlaubt und damit die Bündelung der injizierten Ladungsträger in dieser Schicht 2 geringer wird. Die eine äußere Silizium-Schicht 23 ist mittels eines äußeren elektrischen Kontaktes 25 kontaktiert, während zur Kontaktierung der weiteren äußeren Silizium-Schicht 24 ein etwa V-förmig ausgebildeter weiterer äußerer elektrischer Kontakt 26 dient. Die notwendige Länge D der Zweige 31 und 32 des Interferometers ergibt sich aus der möglichen Ladungsträgerkonzentration in der zentralen Silizium-Germanium-Schicht 35 und dem Anteil der optischen Leistung, der dort geführt wird, so daß sich bei einer injizierten Ladungsträgerdichte von beispielsweise 3·10¹⁸cm-3 und einem optischen Leistungsanteil von 10% innerhalb der zentralen Schicht 2 eine Länge D von ca. 4 mm ergibt. Die Bemessung der einzelnen Schichten des Ausführungsbeispieles nach Fig. 3 ist genauso getroffen wie bei den Schichten nach dem Ausführungsbeispiel gemäß Fig. 1. Die ergänzenden Silizium-Schichten 65 und 66 sind durch jeweils zwei äußere elektrische Kontakte 55, 56, 57 und 58 kontaktiert, während ein weiterer äußerer elektrischer Kontakt 73 an einer weiteren ergänzenden Silizium-Schicht 74 anliegt, die ihrerseits der weiteren Silizium-Schicht 64 benachbart ist. Auf der Oberseite des Halbleiterbauelementes 50 befindet sich wiederum eine Isolierschicht 75 aus Siliziumdioxid oder Siliziumnitrid.
