Selbst für den Fall einer einfachen MOD- FET-Struktur mit lediglich zwei parallelleitenden Schich ten (hochbeweglicher 2D-Kanal und niederbewegliche Deck schicht) funktioniert das Auswerteverfahren für die Erzeu gung des Beweglichkeitsspektrums nur mit deutlich mehr als zwei Meßwerten bei unterschiedlichen Magnetfeldern. Die Abstände dieser Magnetfeldpunkte sollten dann äquidistant in 1/B sein. Eine derartige Verfahrensweise führt jedoch zu einer Überbestimmung des zu lösenden Gleichungssystems und somit zu entsprechend ungenauen Spektren. Aus diesen Messungen erhält man lediglich Schichtdaten, die für prak tische Anwendungen viel zu ungenaue Werte liefern, insbe sondere für die 2D-Trägerkonzentration. Ferner werden in den mathematischen Auswerteverfahren (u. a. Störungsrech nung 1. M = 1000, are sorted by the smallest, least negative eigenvalue ( Fig. 4 (4)). This results in the p most sensible physical eigenvalue sets, e.g. B. p = 100. Each eigenvalue of these sets is checked with the aid of the standard deviation calculated from the 1st order perturbation calculation ( Fig. 4 (5)). If an eigenvalue set exceeds a certain value for the standard deviation, it is declared as non-physical and filtered out. The standard deviation of the eigenvalues is calculated as follows, taking into account the relative B error:

Spektrum S(µ) berechnet (Fig. 4(7)). Fig. 5 zeigt ein Er
gebnis für eine AlGaAs/GaAs Schichtenfolge mit einem 2DEG-
Ladungsträgerkanal. Aus dem Spektrum erkennt man deutlich
die Anwesenheit zweier leitender Kanäle mit unterschiedli
chen Beweglichkeiten, (2DEG-Kanalbereich und parallellei
tende Deckschicht). Die Trägerdichten ergeben sich aus der
einfachen Beziehung:

Fig. 5 shows a He result for an AlGaAs / GaAs layer sequence with a 2DEG charge carrier channel. The spectrum clearly shows the presence of two conductive channels with different mobilities ( 2 DEG channel area and parallel conductive cover layer). The carrier densities result from the simple relationship:
n = conductivity / (elementary charge × mobility).
Die parallel leitenden Schichten in der AlGaAs-Dotierstoff schicht und in der GaAs-Deckschicht erscheinen als Leitfä higkeitsbeiträge bei sehr niedrigen Beweglichkeiten. Zum Vergleich ist auch eine MODFET-Probe mit ähnlichem Schichtaufbau, jedoch mit undotierter GaAs-Deckschicht dargestellt. Dadurch wird die Bypass-Leitfähigkeit gerin ger (gestrichelte Kurve in Fig. 5).The parallel conductive layers in the AlGaAs dopant layer and in the GaAs cover layer appear as conductivity contributions with very low mobility. A MODFET sample with a similar layer structure but with an undoped GaAs cover layer is also shown for comparison. This lowers the bypass conductivity (dashed curve in FIG. 5).
Bei parallelleitenden Schichten mit einem relativ geringen Unterschied in den Beweglichkeiten zwischen 2D-Träger schicht und parallelleitender Deckschicht (Bypass), werden die aus dem Spektrum ermittelten Transportgrößen ns, µ als Startwerte für einen zusätzlichen Zwei-Schichtmodell-Fit benutzt. Dabei werden die nach dem o.g. Verfahren ermit telten Werte an die gemessenen Größen des elektrischen Wi derstandes und des Hall-Koeffizienten simultan angepaßt. Der 4-Parameterfit im Zwei-Schichtmodell basiert auf einer Addition der Leitfähigkeitskomponenten in den beiden Schichten. Damit läßt sich die Genauigkeit des Verfahrens, insbesondere für die Bestimmung von ns(2D) noch verbes sern.In parallel-conducting layers with a relatively small difference in the mobility between the 2D carrier layer and the parallel-conducting cover layer (bypass), the transport variables n s , µ determined from the spectrum are used as starting values for an additional two-layer model fit. AlGaAs/InGaAs mit 2DEG-Ladungsträgerdichten zwischen < 1012
und über 2×1012 cm-2 und Beweglichkeiten bis über 30 000
cm2/Vs,
AlInAs/GaInAs mit 2DEG-Ladungsträgerdichten zwischen
< 5×1011 und ca. 3×1012cm-2 und Beweglichkeiten bis ca.
50 000 cm2/Vs,
SiGe/Si mit 2DEG-Ladungträgerdichten zwischen < 5×1011 und
über 1012 cm-2 und Beweglichkeiten bis über 15 000 cm2/Vs,
SiGe/Ge mit p-leitenden 2D-Ladungsträgerdichten zwischen
1012 und 2×1012 cm-2 und Beweglichkeiten bis über 10 000
cm2/Vs.With the proposed method, charge carrier densities and mobility were determined for the following MODFET structures, for example:

SiGe / Si with 2DEG charge carrier densities between <5 × 10 11 and over 10 12 cm -2 and mobilities up to over 15 000 cm 2 / Vs, SiGe / Ge with p-type 2D charge carrier densities between 10 12 and 2 × 10 12 cm -2 and mobility up to 10,000 cm 2 / Vs.
Claims (6)
- - daß der elektrische Widerstand ϕ der Halbleiterschichten und der Hall-Koeffizient RH der Schichtstruktur in Abhän gigkeit vom Magnetfeld B gemessen werden,
- - daß die Messung von ϕ und RH unter Bedingungen durchge führt wird, bei denen die Schichtparameter (La dungsträgerdichte ns, Beweglichkeit µ) der einzelnen, parallelleitenden Schichten einen maximalen Einfluß auf das Meßergebnis haben, derart, daß für unterschiedliche Materialsysteme jeweils eine bestimmte B-Feldserie anhand eines Schätzfaktors r ermittelt wird,
- - daß ein Beweglichkeitsspektrum S(µ) mittels einer inver sen Integraltransformation aus den gemessenen Werten ϕ und RH ermittelt wird, wobei die Ergebnisse durch eine Fehler rechnung kontrolliert werden und lediglich die physika lisch sinnvollen Ergebnisse bei der Berechnung des Spek trums S(µ) verwendet werden, und
- - daß aus dem Spektrum S(µ) die Anzahl der parallelleiten den Schichten mit den jeweiligen Ladungsträgerkonzentra tionen und Beweglichkeiten bestimmt werden.

- - That from the spectrum S (µ) the number of parallel conductors the layers with the respective charge carrier concentrations and mobilities are determined.
