Bei der Nachbearbeitung von hochintegrierten Schaltkreisen, z. Um im Fokus des Teilchenstrahls Material auf das Substrat aufzu bringen, wird dieses in einer gasförmigen Verbindung zu dem Auftreffort des Teilchenstrahls geleitet, und strömt in der Nähe des Teilchenstrahls aus einer Düse in Richtung des Fokus. Die dort verwendeten Dü sen haben an ihrem Austrittsende einen Innendurchmesser, der zwischen 200 µm und 800 µm beträgt. Da jedoch nur im Bereich der Wechselwirkung zwischen Teilchenstrahl und Gas eine Materialabscheidung auf das Substrat stattfindet, bleibt der größte Teil des zugeführten Gases ungenutzt. Die Minimierung des Abstandes zwischen Düsenende und Teilchenstrahl einerseits sowie unterem Ende der Düse und Substratoberfläche andererseits zur Reduzierung des Gas verlustes ist auf Grund der relativ großen Ausbildung der Düsenenden nur be grenzt möglich. Der größte Teil des zugeführten Gases gelangt somit ungenützt in den Vakuumrezipienten, und führt zu dessen Kontamination. Dies hat zur Folge, daß der Druck in dem Vakuumrezipienten unerwünscht stark ansteigt, daß der Teilchenstrahl zunehmend gestreut wird, und daß die Lebensdauer der Teilchenquelle reduziert wird. Entsprechend dem Anspruch 14 dieser Druckschrift beträgt der Abstand zwischen dem unteren Ende der Düse und der Substratoberfläche bestenfalls 200 µm. Damit soll es, wie Anspruch 17 ent nommen werden kann, möglich sein, den Druck der lokalen Gasatmosphäre auf dem Substrat auf einen Wert bis zu 4 × 10-2 mbar zu steigern, um vermutlich mehr Material auf dem Substrat abscheiden zu können. Dies geht jedoch nur zu Lasten einer vermehrten Kontamination des Vakuumrezipienten, der bereits ohne zusätzliche Gaszufuhr ein relativ schlechtes Vakuum von mehr als 10-5 mbar aufweist (Seite 9, erster Absatz). Ferner liegt der Erfindung das Problem zugrunde, gleichzeitig den Gasverbrauch ge genüber den Vorrichtungen nach dem Stand der Technik bedeutend zu reduzie ren und die Spotaufwachsrate zu steigern, bei der elektroneninduzierten Metall abscheidung auf Werte bis zu etwa 20 nm pro Sekunde. Ein weiteres der Erfin dung zugrunde liegendes Problem besteht darin, den Druck der lokalen Gasat mosphäre, z. Ein weiterer Vor teil der erfindungsgemäßen Vorrichtung besteht darin, daß durch den minimier ten Abstand zwischen Düsenende und Teilchenstrahlfokus der Gesamtgasfluß, und somit der Gasverbrauch, erheblich reduziert werden kann und dennoch eine erhöhte Spotaufwachsrate erreicht wird, die bei der elektronenstrahlindu zierten Metallabscheidung Werte bis zu etwa 20 nm pro Sekunde erreicht. Ein wesentlicher Vorteil der Erfindung besteht insbesondere auch darin, daß auf Grund der speziellen Ausgestaltung der Düse der Druck in der lokalen Gasat mosphäre, z. Die in Fig. 1 geoffenbarte erfindungsgemäße Vorrichtung besteht aus einem sich innerhalb des Vakuumrezipienten 1 befindlichen Gasvorratsbehälter 2, von dem eine Gaszuführung 3 ausgeht, die an der gewünschten Stelle über dem Substrat 4 endet und deren Endbereich als erfindungsgemäße Düse 5 ausgebil det ist. Oberhalb des Substrates 4 befindet sich eine Fokussiereinrichtung 6, mit der der Teilchenstrahl auf den gewünschten Ort auf dem Substrat fokussiert wird. Die Aus bildung der Düse in Keramik ermöglicht den Einsatz von korrosiven Gasen oder sonstigen aggressiven Chemikalien. Gegenüber dem Stand der Technik wird die Be deckungszeit um einen Faktor 4-5 verringert.
