Abstract
Description
The invention relates to a corpuscular beam optical Device for corpuscular radiation of a preparation in the form of a Surface pattern, which as a support grid-worn template is presented, or as a complementary structure in two templates is present, or which is via a multi-beam mask using the computer-controlled beam guidance is exposed on the specimen (Ref. 9).
In doing so, it proposes the previous developments (Lit. 1, 4, 5, 6) incorrectly managed static lighting of the Now stencil through a sequential, circular and exactly in their vertical direction determined and measured to replace dynamic lighting, as some also try was (Ref. 7). Here was the vertical lighting because of the Larmor rotation of the illumination beam in the illumination lens system not reached.
Furthermore, the distortion of the projected is proposed Structure, which by the contribution of the lighting direction Deviation from vertical lighting in interaction with the aberrations of the imaging lenses and the uncompensated ones Aberrations of image field curvature and astigmatism slate Frets originate, measure and by computer-controlled Unfolding the contributions of the individual image errors separately compensate and the transmitted image area to below one compensate given barrier without distortion.
Das entspricht einer Steigerung der insgesamt übertragenen Bildpunktzahl pro Bildfeld um den Faktor 25!The field curvature by post is newly proposed focus with the imaging lens system under more precise Measuring the sharpness in the final image to compensate and Astigmatism oblique bundles also for each illuminated Measure and store bundles separately and for compensation of astigmatism slant bundle one overlaid one Dipole field sliding stigmator, which in the entry pupil of the last imaging lens is arranged under measurement technical control. This will resolve and the performance of these devices no longer Astigmatism and diffraction limited, but now limit the isotropic and anisotropic coma and diffraction at the stencils structure the transferable number of pixels and the resolution. Lays If the same resolution of 0.2 µm is used as the basis, the compensated device 150,000 lines per field with 4 times smaller tion of the template, which is an enlargement of the Number of pixels per image field diameter means by a factor of 5. This corresponds to an increase in the total transmitted Number of pixels per image field by a factor of 25!
It also proposes new with the help of two dimensional Evaluation of moiré patterns the image errors in the final image too measured and according to an algorithm with respect to their individual Determine components and then use previously created ones Look up tables this by computer-controlled excitation of the corresponding lenses and compensation fields to compensate.
Experimente ergaben Auflösungen bis 35 nm bei Verkleine rungen bis zu 110fach (Lit. 6).These innovations are essential requirements for one reproducible use of the corpuscular beam optic projection devices in micromechanics, lithography for the production of highly integrated semiconductor circuits and integrated optical components. Writing elec Tron beam devices are too expensive for the masses Production of building blocks that have the high resolution of 0.2 µm require in their manufacture and at the same time over very large Areas go. Optical processes have their limit at 0.3 µm, as well as X-ray lithography with synchrotron radiation achieved only 0.3 µm resolution. As a process with higher The only solution is to reduce the size of the corpuscular beam optics Devices, which, as usual in optics, as a reducing Stepper through the large wafer areas common in production Transfer of stencils once made to one another fill the following exposure steps. By using simple Pole shoe geometry changes also easily accessible to stronger ones Reductions can also be made with resolutions higher than 0.2 µm achieve. Experiments have shown resolutions down to 35 nm in the case of small ones up to 110x (lit. 6).
