Ein Silizium-Wafer wurde mit einer Polyamidsäure-Methacrylatester- Formulierung (Selectilux® HTR 3, Fa. E. Merck) beschichtet, bei 100°C getrocknet und bei 400°C 1 Stunde lang getempert. Die so erhaltene Polyimidschicht hatte eine Dicke von 4 µm und ließ sich durch 15minütiges Eintauchen in eine auf 130°C erwärmte Mischung aus 52% DMI und 48% AEAE (Zusammensetzung Nr. 6) vollständig entfernen.A silicon wafer was coated with a polyamic acid-methacrylate ester Formulation (Selectilux® HTR 3, E. Merck) coated, dried at 100 ° C and at 400 ° C for 1 hour long tempered. The polyimide layer thus obtained had a thickness of 4 microns and allowed to soak for 15 minutes in a heated to 130 ° C mixture of 52% DMI and completely remove 48% AEAE (Composition # 6).
Claims (5)
- (a) eines aprotischen polaren organischen Lösungsmittels und
- (b) einer organischen Base,
- (a) an aprotic polar organic solvent and
- (b) an organic base,
enthalten sind. characterized in that as component (a) 45-65 wt .-% of at least one of the compounds 1,3-dimethyl-2-imidazolidinone or 1,3-dimethyltetrahydro-2- (1H) -pyrimidinone and as component (b) 55 -35% by weight of at least one compound of the formula I H₂N-C n H 2 n -XC m H 2 m -OH (I) in which X is a single bond, O or NH and n , m are the numbers 1 to 4,
are included.
