Abstract
Description
The invention relates to a method for Her adjustment of spiral thin-film flat coils the preamble of claim 1. Such coil arrangement Findings as magnetic field sensors, especially as dimensions gnet heads or clay heads application.
I. Yuitoo and Y. Shiroishi "Fabrication of coils with high aspect ra tios for thin-film magnetic heads" J. Vac. Scl. Technol. A 3 ( 5), Sep/Oct 1985, Seite 1996 bis 1999 bekannt. A manufacturing process on which the invention is based is based on the article by K. Shiiki, I. Yuitoo and Y. Shiroishi "Fabrication of coils with high aspect ratios for thin-film magnetic heads" J. Vac. Scl. Technol. A 3 (5), Sep / Oct 1985, page 1996 to 1999. The article specifies a method with which a thin spiral coil made of aluminum is produced on a substrate made of non-magnetic material by means of several process steps. A representation taken from the essay to illustrate the required process steps is shown in Fig. 1 of the drawing. In Figs. 1a to 1f are shown in detail below-described process steps 1 to 7. From this it can be seen that a number of complex process steps are required.
The article also states that it for the quality of the magnetic heads to be manufactured by of great importance is spiral coils with thin produce closely spaced interconnects can, a ladder according to the known method track with a width of about 4 µm with a track spacing of about 2 microns can be produced.
Proceeding from this, the invention is based on the object de to provide an improved procedure.
This task is done in a manufacturing process thin-film coils according to the preamble of claim 1 solved by its characteristic features. Procedure variants and advantageous configurations are in Un specified claims.
Die mit der Erfindung vorgeschlagene Laser-Anwendung
ermöglicht eine Herstellung von sehr dünnen, z. B. 1 µm
dicken und breiten Leiterbahnen mit geringen, z. B. 1 µm
fahren, also ohne naßchemische Verfahrensschritte, so
daß sich eine geringere Umweltbelastung ergibt.
The laser application proposed by the invention enables the production of very thin, e.g. B. 1 micron thick and wide traces with small, z. B. 1 µm wide distances between the conductor tracks. In addition, there are fewer process steps, in particular according to a preferred embodiment, in which selective laser-induced metal deposition is carried out using a process known as laser direct writing process, and thus the desired structure can be produced directly in a single process step. With the exception of one process variant, the proposed production processes work solely according to CVD processes, that is to say without wet-chemical process steps, so that there is less environmental pollution.
Further advantages result from the description of Process variants shown in the drawing are.

Fig. 1 shows in several stages of manufacture a section through a substrate and layers applied thereon, a method according to the prior art is Darge. In Fig. 1a, a non-magnetic substrate 1 is shown, on which a layer of polyimide resin 2 is applied by spinning in a first step and a molybdenum layer 3 in a second step. Fig. 1b shows a third method step, namely structuring the molybdenum layer 3 , so that a molybdenum mask 4 is formed. Fig. 1c shows the substrate 1 according to a fourth method step, in which the not covered by the mask 4 Resin 2 is removed by reac tive sputter etching in CF 4/4% O 2. Fig. 1d shows the substrate 1 after the rensschritt in a fifth procedural by physical vapor deposition a lead de layer, namely, an aluminum layer 5 was applied. Fig. 1e shows a sixth process step, wherein a selective electrochemical etching of the Mo lybdenum mask 4 and the aluminum located thereon. Fig. 1f finally shows a seventh procedural step, the entire surface being covered with resin 2 to protect against mechanical damage.
In FIG. 2, a first variant is shown of the inventive method, in which Fig 2a shows a substrate 1 according to a first method step, in which the substrate surface layer continuously with an aluminum 5 by a known LPCVD (Low Pressure Chemi cal vapor deposition). - Procedure is provided. Suitable substrates are e.g. B. ceramics, Teflon or Kapton, but also non-magnetic metals. In a second step, micro-material processing takes place, aluminum being selectively removed from layer 5 with the aid of an excimer laser (wavelength lambda = 193 nm or 248 nm). A spiral structure can be produced by moving the laser beam in the x direction, ie in a selected direction and simultaneously rotating the substrate about an axis of rotation perpendicular to the substrate surface. This creates the structure of conductor tracks 6 on the substrate 1 shown as a sectional view in FIG. 2b.
Fig. 2c shows a sectional view after a third procedural step, with which a protective layer 7 is also applied to the flat coil produced using a CVD method. It can also fill the interstices between the conductor tracks 6 , so that a smooth surface is created. This last process step for applying a protective layer can also be provided following the last step of the process variants described below.
If a movement of the laser beam and the substrate is to be avoided, instead of the type of structuring described after a modification of the method not shown in the drawing, a mask can also be provided on the aluminum layer 5 and aluminum can be removed with the aid of a pulsed laser.
FIG. 3 shows the process steps according to a second process variant, FIG. 3a showing a first step in which an aluminum layer 5 is applied to a substrate 1 in accordance with the first step of the first process according to FIG. 2a. Then, as a second step, the surface is impregnated with an organic size 8 ( FIG. 3b). Similar to the first method variant, a micro-material treatment is now carried out in a third step with the aid of an Ar⁺ laser (lambda = 515 nm), but with reduced laser power. With this treatment, the size 8 is removed at those points where gaps between conductor tracks 6 are to be created ( FIG. 3c). The fourth step is then a conventional wet chemical etching of the aluminum (z. B. with NaOH), so that the structure shown in Fig. 3d arises. Finally, in a fifth step, the size 8 still located on the conductor tracks 6 is removed by wet chemical or thermal means (for example using a laser), as a result of which the desired structure according to FIG. 3e is completed.
A preferred method variant is described below as a third variant and is shown in Fig. 4 Darge. A flat coil made of aluminum is produced in a single process step by so-called laser direct writing. A selective laser-induced aluminum deposition required for this can be carried out pyrolysically with the aid of an infrared laser or photolytically with the aid of a UV laser. In order to produce the desired spiral conductor path, a corresponding guidance of the laser beam must take place on the substrate, for example by rotating the substrate while simultaneously displacing the laser beam in an x direction. The procedural conditions are to be complied with without difficulty, since e.g. B. a gas mixture of tri isobutyl aluminum can be used, which evaporates at about 20 ° C and the gas pressure is set to about 10 -1 mbar. The laser-induced Aluminiumbe coating takes place according to the overall reaction sliding chung (C 4 H 9) 3 Al → Al + 3/2 H 2 + 3 (C 4 H 8). Successful spiral-shaped flat coils with about 100 turns were produced by the laser direct writing method, the aluminum conductor tracks being approximately 1 μm thick and wide and the spacing of the conductor tracks being approximately 1 μm.
