Description
The invention relates to a sputtering cathode the magnetron principle with one of at least one Partially existing target from the material to be atomized, with one arranged behind the target Magnet system with magnet units alternately different Polarity by which at least one in closed, magnetic tunnel made of an arch curved field lines is formed, wherein the poles of the magnet units facing away from the target via a magnetic yoke made of soft magnetic material are interconnected.
Dadurch entstehen im Bereich der beiden magnetischen Tunnels voneinander verschiedene Zerstäubungsraten und im Bereich des dem Target gegenüberliegenden Substrats auch sehr unterschiedliche Niederschlagsraten, so daß die Schichtdickenverteilung sehr ungleichförmig ist.DE-OS 34 42 206 is a sputtering cathode the genus described at the beginning, those for the atomization of targets from ferromagnetic Materials is provided. At a of the two embodiments are represented by two concentric magnetic units in Connection with two concentric, in the target arranged air gaps two self-contained, interlocking magnetic tunnels made of arched curved field lines formed. Here but the magnetic fields over the two Air gaps are magnetically connected in series, the field strengths of the two tunnels do not influence independently. Thereby arise in the area of the two magnetic tunnels different atomization rates and in the area of the opposite of the target Very different precipitation rates, so the layer thickness distribution is very is non-uniform.
From DE-OS 22 43 708 it is known for rod cathodes Magnet units one behind the other in the axial direction to arrange, thereby atomizing to equalize the target material. Also for the planar targets described there are given, that one is concentric, one inside the other can provide magnetic tunnels. Are here too Possibilities of setting one separately each magnetic tunnel, regardless of the neighboring tunnels, not provided and also not possible.
By one under the name "Con Mag" from the Varian sputtered cathode from it is also known within an annular yoke plate by far a circular disk-shaped yoke plate to be provided and each yoke plate two independently mutually acting, oppositely polarized magnet units assign, being above the circular Magnetic system a target with a conical Atomizing surface and above the circular disc Magnet system a flat target plate is arranged. Means for influencing the magnetic field strength of the two tunnels formed, independently of each other, are not provided. At this sputtering cathode must have the sputtering effect to be accepted as he is by the relative position of the magnetic tunnels to the Atomization surfaces is specified.
Now the distance between the magnet system or the magnet systems from the target, especially if it is made of a non-ferromagnetic material, a significant influence on the field line distribution above the atomizing surface and thus on the so-called "erosion profile". To the increasing Consumption of the target material through the formation of a Compensating for the erosion trench is described in the DE-OS 30 47 113 indicated, with progressive consumption of the target material the distance of the magnet system to change from the back of the target. The However, the magnet system in question only consists of two magnetic units that make up a single magnetic Create tunnels.
The invention is based on the object Atomizing cathode for both magnetic and also to be specified for non-magnetic target materials, which to layers with very even Layer thickness distribution leads and the one particularly allows good utilization of the targets.
The task is solved at The sputtering cathode described at the outset according to the invention in that at least one of the permanent magnets influenced by an electromagnet is, the field distribution depending on the exposure of the electromagnet is changeable.
For this purpose, the permanent magnet is preferably used Magnetic yoke ring-shaped, the Electromagnet has a cup-shaped yoke that fills the central opening of the magnetic yoke or is arranged in this.
In a preferred embodiment, the Winding the magnet unit designed as an electromagnet a coil core, whose the target facing end carries a permanent magnet.
The winding through which an alternating current flows of the electromagnet a solid cohesion to give and to provide safe insulation To ensure the magnetic yoke is the cup-shaped Magnetic yoke of the electromagnet arranged, at least coiled magnet coil partly from an insulating body enclosed.
In an alternative embodiment of the Atomizing cathode is the permanent magnet supporting magnetic yoke as an elongated, in essential bowl-shaped part and that Target-holding base body as a U-shaped profile part formed, the winding of the Electromagnets on the one hand from the bowl-shaped Magnet yoke and on the other hand from the bottom part of the Basic body is enclosed.
The electromagnet is expediently an amplifier and / or oscillator connected upstream supplies the electromagnet with an alternating current, its amplitude, frequency and pulse shape are variable.
Further advantageous embodiments of the Subject of the invention result from the rest Subclaims.

In Fig. 1, a sputter cathode 1 is shown, the supporting part is a pot-shaped hollow body 2, which exists because of the thermal stress of a highly thermally conductive material (copper) and by means of a circumferential flange 3 with interposition of a insulating material 4 in a wall 5 a vacuum chamber not shown here is used.
The base body 2 has a largely flat end plate 6. A target 11 is attached to the outside of the end plate 6 by bonding. In the rear opening of the base body 2 there is a magnet system with a plurality of magnet units 14, 15, 16 , which lie one inside the other with respect to the axis A and all consist of permanent magnetic material and are magnetized in the axial direction. The magnet units 15, 16 are composed of a plurality of parallelepiped-shaped permanent magnets, the pole faces of which have the same polarity and lie essentially in an annular surface. It should be neglected here that such a stringing together of permanent magnets actually leads to a polygonal polygon. The poles of the magnet units 14, 15, 16 facing away from the target 11 are connected to one another via a magnet yoke 19 made of soft magnetic material in the manner shown in FIG. 1. The magnetic yoke 19 consists of an outer yoke part, the base of which is an annular surface, and an inner yoke part, the base of which is a circular surface.
The magnet units 14, 15, 16 are alternately poled differently, namely the pole faces facing the target 11 form a north pole in the magnet unit 14 , a south pole in the magnet unit 15 and a south pole in the magnet unit 16 . With regard to the air gaps present between the target 11, this leads to the formation of a magnetic tunnel 20 , the field lines of which are shown in broken lines in the right half of FIG. 1. In reality, the tunnel 20 follows the course of the air gap, so it is closed all around the axis A.
The yoke part 19 is approximately cup-shaped and provided with a core 18 which extends centrally from the base part in the direction of the target 11 .
In addition to the central magnet unit 14 , an electromagnet 17 is additionally provided, the magnet coil 22 of which is arranged in the cup-shaped yoke part made of soft magnetic material, the winding or magnet coil 22 being wound around the core 18 .
The particular advantage of the embodiment of a sputtering cathode 1 shown is that an additional magnetic field, which is generated by the electromagnet 17 , is superimposed on the field of the permanent magnets 14, 15, 16 made of Co-Sm or Nd-Fe-B. This changes the geometry and the amount of the magnetic field on the target surface. This field change causes the plasma ring to shift on the target 11 . This shift is dependent on the permanent magnet set 14, 15, 16 used and on the current flowing through the electromagnet 17 . In tests carried out, this shift, as shown in FIG. 2, was between 5 and 8 mm.
The current for supplying the electromagnet 17 is supplied by an amplifier 23 which is controlled by an oscillation device 24 . The type of control enables the current to be selected in frequency, amplitude and pulse shape. It has been shown that an alternating current, which can be represented by rectangles of different lengths (see FIG. 3), leads to the greatest utilization. The current module 25 is required so that the current that the amplifier 23 is to deliver follows the control voltage of the oscillator 24 directly. The module 25 is necessary because the amplifier 23 is loaded by the relatively large inductance of the magnet.
Good electrical insulation between the electromagnet 17 , which is grounded, and the base body 2 , which is at a high potential, is important for good operation. The functionality of the device is only guaranteed with good insulation 7 .
The sputtering cathode 1 shown in FIG. 1 has the advantage that the entire plasma ring is variable by a change of the magnetic field. Depending on the polarity of the magnet 17 , it becomes larger or smaller.
FIGS. 6 to 11 show various achievable with the described cathode 1 experimental results compared with targets that were sputtered with a cathode having displaceable permanent magnet.
FIGS. 6 and 7 show the removal profiles for Cu target, wherein different permanent magnet sets were used.
Fig. 8 shows a removal profile of a Cu target, the sputtered with standard set of magnets and lifting system.
FIGS. 9 to 11 show the profiles for Al target. FIGS. 9 and 10 show the variation of sputter during the experiment. Fig. 11 illustrates a profile of an Al-target was sputtered with standard set of magnets and lifting system.
It can be seen from the test results that the Sputter trenches through the use of the electromagnet become wider and target utilization Targets that are sputtered with a lifting system increases by about 8-10%. It is clear that the one described Cathode in connection with the magnetic lifting device enables even better results.
In the embodiment of the sputtering cathode 37 according to FIG. 4, the magnetic yoke 33 is an elongated, shell-like or trough-shaped part which has in its central portion a rib-shaped coil core 35 around which the wire of the coil 38 is wound, so that the coil package on the one hand the mutually parallel side and end walls of the magnetic yoke 30 and on the other hand is enclosed by the bottom part 34 of the U-shaped base body 32 . The permanent magnets 27, 28, 29 are arranged on the rib-shaped coil core 35 or on the peripheral edge part 39 of the shell-shaped magnetic yoke 30 . Above the racetrack that forms during the coating process, the magnetic tunnel 40 generated by the magnetic field configuration is indicated by dashed lines. This tunnel 40 is formed as a closed, endless racetrack corresponding to the oval edge portion 39 of the magnetic yoke 30 .
