The device 70 has a surface facing the substrate surface and oriented substantially parallel to it. The surface has a plurality of openings which allow the gas to exit the substrate in a substantially uniform flow.

Bei der unteren Heizlampenanordnung richten Parabol- Reflektoren die Strahlungsenergie zur Basis 15 und zum zugehörigen Substrat 10. Bei der oberen Kammer 60 in Fig. 2 sind den äußeren Heizlampen 50 Parabol-Reflektoren zugeordnet. Die inneren Heizlampen befinden sich vor einem ebenen Bereich 52. Der ebene Bereich und die Parabol-Reflektoren sind mit hochgradig reflektierendem Material überzogen, um die Strahlung auf die Substrat-Basis-Kombination zu richten. Die Substrat/Basis-Kombination wird von einem säulenfußartigen Ständer 80 getragen, und die Basis des Ständers erstreckt sich durch eine Heizkammer 60 (in Fig. 2 nicht dargestellt). Die Vorrichtung 70 zum Zuführen des das abzuscheidende Material enthaltenden Gases zum Substrat weist einen Einlaß für die Aufnahme des Gases 11 und eine Vielzahl von Öffnungen 74, die das Gas gleichförmig zum Substrat 10 hin richten, auf. Bei der im einzelnen nicht dargestellten Vorrichtung 90 handelt es sich um eine Vorrichtung zum Abziehen des Gases aus der Abscheidekammer in solcher Weise, daß die axiale Symmetrie des Gasflusses erhalten bleibt. Die Vorrichtung 90 kann eine Vielzahl von Öffnungen aufweisen, wobei die Hauptfunktion darin besteht, den Gasfluß zu steuern. Die Vorrichtung 90 schafft auch eine Wärmeverlustquelle, die die Gleichförmigkeit der Temperatur über die Substrat/Basis- Kombination hinweg beinhaltet. Die Fig. 3 zeigt eine detailliertere Ausführung der Reaktorkammer. Die Kammern 60 enthalten Lampen 50, die elektrisch und mechanisch durch Kupplungseinrichtungen 51 an die übrige Vorrichtung angeschlossen sind und denen ein reflektierender Bereich gemäß Fig. 2 zugeordnet sein kann. Die Vorrichtung 70 weist eine erste Materialplatte 72 und eine zweite Materialplatte 71 auf. Die Materialplatte 71 erstreckt sich im wesentlichen parallel zum Substrat 10 und ist mit einer Vielzahl von Öffnungen versehen, die das Gas 11 zum Substrat hin richten. Das Substrat 10 ist von einem Ständer 80 getragen. Das Gas wird gezwungen, an einer Vielzahl von Leitplatten 91 vorbeizuströmen, um einen axial symmetrischen Fluß aufrechtzuerhalten. Das Substrat und der obere Teil des Ständers sind im wesentlichen von der Platte 71, der Platte 75 und Außenflächen 76 umschlossen, um den Gasfluß einzuschränken. Das Gas kann ebenfalls durch eine Vielzahl von Öffnungen aus der Einfassung abgezogen werden. Das Gehäuse 8 ist mit den Heizkammern 60 gekoppelt und weist eine zusätzliche, nicht dargestellte Vorrichtung für den Anschluß an die oberen und unteren Teile der Reaktorkomponenten und zum Tragen der inneren Einfassungsvorrichtung auf. The device 70 for supplying the gas containing the material to be deposited to the substrate has an inlet for receiving the gas 11 and a multiplicity of openings 74 which direct the gas towards the substrate 10 . The device 90 , not shown in detail, is a device for withdrawing the gas from the separation chamber in such a way that the axial symmetry of the gas flow is maintained. Device 90 may have a plurality of openings, the primary function of which is to control gas flow. The device 90 also provides a heat loss source that includes temperature uniformity across the substrate / base combination. FIG. 3 shows a more detailed embodiment of the reactor chamber. The chambers 60 contain lamps 50 , which are electrically and mechanically connected to the rest of the device by means of coupling devices 51 and to which a reflective area according to FIG. 2 can be assigned. The device 70 has a first material plate 72 and a second material plate 71 . The material plate 71 extends essentially parallel to the substrate 10 and is provided with a multiplicity of openings which direct the gas 11 towards the substrate. The substrate 10 is carried by a stand 80 . The gas is forced to flow past a plurality of baffles 91 to maintain an axially symmetrical flow. The substrate and the upper part of the stand are essentially enclosed by the plate 71 , the plate 75 and outer surfaces 76 in order to restrict the gas flow. The gas can also be withdrawn from the enclosure through a plurality of openings. The housing 8 is coupled to the heating chambers 60 and has an additional device, not shown, for connection to the upper and lower parts of the reactor components and for carrying the inner casing device.

Die Vorrichtung 70 ist typischerweise aus einem Material hergestellt, das fähig ist, einen großen Teil der Strahlung zu der Basis/Substrat-Kombination zu übertragen. In ähnlicher Weise sind die Heizkammern so ausgeführt, daß die axiale Symmetrie der Abscheidung unterstützt und eine gleichförmige Temperatur über dem Substrat aufrechterhalten wird. In den Heizkammern befinden sich eine Vielzahl von Lampen 50. Die Wände der Kammern 53 sowie der reflektierende Bereich 52 und die Parabol-Reflektoren 51 sind mit einem hochgradig reflektierenden Material überzogen, um den thermischen Wirkungsgrad zu begünstigen und den Bereich von virtuellen Wärmequellen zu vergrößern, die von dem resultierenden Substrat zu sehen sind. Unter Bezugnahme beispielsweise auf Fig. 2 ist zu erkennen, daß die Kante des Substrats nicht der gleichen Strahlung ausgesetzt ist wie der übrige Teil des Substrats, und zwar mangels Heizquellen in der Richtung des Bereichs 90. Zur Kompensation dieser kühleren Umgebung können die äußersten Heizlampen mit zusätzlicher Leistung betrieben werden, wodurch die Strahlungsheizung in dem Bereich vergrößert wird. Zur Kompensation der größeren Wärmeverluste des äußeren Substratbereichs können auch die Stellungen der Heizelemente verändert werden, indem die äußersten Heizlampenanordnungen neigbar eingerichtet werden, oder die Heizkammern gut über das Substrat hinaus erstreckt werden. Die Seiten der Heizkammern können mit hochgradig reflektierendem Material versehen werden, was, vom Substrat aus gesehen, wegen der reflektierten Strahlung den Effekt zusätzlicher Wärmequellen ergibt. Um die sich aus der Verwendung von diskreten Heizquellen ergebende Struktur zu mildern, ist die Ausrichtung der Heizlampen bezüglich der Ausrichtung der Heizlampen in der anderen Kammer gedreht.
