Description
Die Erfindung betrifft ein Verfahren zur Herstellung einer Solarzellenanordnung in Reihenschaltung und integrierter Dünnschichttechnik gemäß dem Oberbegriff des Patentanspruchs 1.The invention relates to a method for manufacturing a solar cell arrangement in series and integrated thin-film technology according to the generic term of claim 1.

Anschließend wird diese erste Elektroden schicht, vorzugsweise durch Ritzen, in bestimmten Bereichen abgetragen, um so bis auf die Substrat oberfläche herabreichende Gräben zu erzeugen. Durch diesen Verfahrensschritt ist bereits die Strukturierung in eine Folge nebeneinanderliegender, einzelner Solar zellen vorgegeben. Sodann wird auf die nunmehr getrennten Zonen der ersten Elektrodenschicht eine durchgehende Halbleiterschicht großflächig abgeschie den. Hierbei handelt es sich vorzugsweise um amorphes Silizium, welches beispielsweise eine pin-Schicht struktur aufweist. Die großflächige Abscheidung der Halbleiterschicht erfolgt im Quasi-Vakuum mit Hilfe eines Glimmentladungsverfahrens aus einer beispiels weise silanhaltigen Gasatmosphäre, siehe etwa die US-PS 40 64 521. Anschließend werden auf der durchgehenden Halbleiterschicht, die intern so strukturiert ist, daß einfallende elektromagnetische Energie, insbesondere in Form von Licht, in elektrische Ladung umgewandelt wird, separate Kontaktelemente aufgebracht, welche später zur Reihenverschaltung der einzelnen Solarzellen dienen sollen. Diese Kontaktelemente, beispielsweise aus Aluminium bestehend, werden mit Hilfe von Maskierungs verfahren oder auf photolithographischem Wege streifen förmig aufgedampft, und zwar in etwa oberhalb der durch die bereichsweise Entfernung der ersten Elektroden schicht entstandenen Gräben. In einem nächsten Verfahrensschritt wird eine durchgehende, zweite Elektrodenschicht, beispielsweise aus Indiumzinnoxid (ITO) bestehend, über der Halbleiterschicht mit den darauf befindlichen Kontaktelementstreifen aufgedampft. Dies geschieht im allgemeinen ebenfalls im Vakuum. In der so entstandenen Solarzellenanordnung sind die einzelnen Solarzellen noch durch die durchgehende zweite Elektrodenschicht an ihrer Oberseite elektrisch kurzgeschlossen. Um diesen Kurzschluß aufzuheben, wird die zweite Elektrodenschicht sowie die Halbleiter schicht neben den Kontaktelementstreifen bis in die Oberfläche der ersten Elektrodenschicht hinein ein geritzt, beispielsweise ebenso wie im Falle der ersten Elektrodenschicht unter Verwendung eines Laserstrahles. Hiermit sind die einzelnen Solarzellen elektrisch nahezu voneinander isoliert. Um eine Reihenverschaltung der Solarzellen untereinander zu bewirken, wird die Anordnung anschließend einer Wärmebehandlung unter zogen, so daß durch die Erhitzung die metallischen Kontaktelemente dornenartig durch die Halbleiterschicht bis zur Oberfläche der jeweiligen ersten Elektroden schicht der benachbarten Solarzelle hindurchschmelzen. Die in den Figuren dargestellten Verfahrensschritte beziehen sich auf eine Solarzellenanordnung, bei der der Lichteinfall von der Substratseite her erfolgt. Daher wird ein transparentes Substrat 1, beispielsweise Glas, verwendet. Auf dieses Substrat 1 wird zunächst gemäß Fig. 1 eine durchgehende erste Elektrodenschicht 2 großflächig aufgebracht. Hierbei kann es sich bei spielsweise um ein transparentes leitendes Oxid (TCO), also etwa Indiumoxid, Zinnoxid oder Indiumzinnoxid (ITO) handeln. Diese erste Elektrodenschicht wird in gewohnter Weise, beispielsweise durch Sputtern oder Aufdampfen, aufgebracht. Sodann erfolgt gemäß Fig. 2 eine Strukturierung der ersten Elektrodenschicht 2 durch Abtragen bestimmter Bereiche 3. Durch diese Strukturierung wird bereits die Aufteilung der Ober fläche in einzelne Solarzellen 4, 8 usw. vorgegeben. Im Ausführungsbeispiel erstrecken sich die Bereiche 3 grabenförmig senkrecht zur Zeichenebene. Zur Struk turierung der ersten Elektrodenschicht 2 können die Photolithographie, Laserstrahlen oder andere ein schlägige Methoden verwendet werden. Insbesondere erweist sich hier auch die Anwendung der Elektroerosion als zweckmäßig, bei der eine entsprechend geformte Sonde, welche eine Potentialdifferenz gegenüber der Elektrodenschicht aufweist, über letztere hinweggeführt wird. Hierbei kann die Elektrodenschicht mit einer zumindest schwach leitenden Flüssigkeit bedeckt sein, so daß die Schicht in ihrer Gesamtheit auf demselben Potential gehalten wird. Neben dem Laserritzen sowie der Elektroerosion sind auch andere einschlägige Ver fahren zur Strukturierung der aus einem transparenten leitenden Oxid bestehenden ersten Elektrodenschicht anwendbar.The method steps shown in the figures relate to a solar cell arrangement in which the incidence of light occurs from the substrate side. Anschließend werden gemäß der Erfindung zwei unmittel bar aufeinanderfolgende Vakuumprozeßschritte durch geführt. Gemäß Fig. 3 wird zunächst eine durchgehende Halbleiterschicht 5 großflächig aufgebracht. Hierbei kann es sich um eine amorphe Siliziumschicht mit pin-Schichtstruktur handeln, jedoch sind auch andere in der Dünnschicht-Solarzellentechnik gebräuchliche Materialien verwendbar, etwa amorphes Germanium, Galliumarsenid oder Cadmiumsulfid/Kupfersulfid. Die Halbleiterschicht 5 ist jedenfalls durch pin-Übergänge oder Sperrschichtzonen so zu strukturieren, daß eine Umwandlung einfallender elektromagnetischer Energie, vorzugsweise in Form von Licht, in elektrische Energie, d.h. getrennte Ladungen, möglich wird.Subsequently, two direct successive vacuum process steps are carried out according to the invention. Hierbei kann es sich im Falle des Licht einfalls von der Substratseite her um eine dünne Metallschicht handeln, beispielsweise aus Aluminium, Nickel, Silber, Gold oder Titan, aus Einzelelementen oder Mischungen, etwa Aluminium und Silizium bestehend. Diese zweite Elektrodenschicht 6 wird zweckmäßig im Vakuum aufgedampft bzw. durch Sputtern aufgebracht. Die Lage dieser Bereiche 7 ist durch diejenige der Bereiche 3 in etwa vorbestimmt, im Ausführungsbeispiel gemäß Fig. 5 ist eine seitlich ver setzte Parallellage gewählt. Die separaten Bereiche 7, in denen die darunterliegende Halbleiterschicht 5 frei gelegt wird, folgt also annähernd dem Muster der ab getragenen Bereiche 3 der ersten Elektrodenschicht 2. Die aus Metall bestehende zweite Elektrodenschicht 6 wird in den vorbestimmten Bereichen 7 vorzugsweise durch Ätzen entfernt. Durch Auswahl eines geeigneten Ätzmittels, beispielsweise einer Mischung aus Phosphor säure (H3PO4) und Salpetersäure (HNO3) bei einer aus Aluminium bestehenden Metallschicht ist gesichert, daß die darunterliegende Halbleiterschicht 5, hier eine amorphe Siliziumschicht, nicht beschädigt wird. Alter nativ zum Ätzen könnte die Metallschicht in den Bereichen 7 auch durch Laserritzen entfernt werden. Ein Ätzverfahren ist jedoch u.U. apparativ weniger auf wendig, und mit einem solchen Verfahren ist gleichwohl eine saubere Strukturierung der zweiten Elektroden schicht möglich. However, an etching process may be less expensive in terms of apparatus, and with such a process a clean structuring of the second electrode layer is nevertheless possible. In einem folgenden Verfahrensschritt wird nun gemäß Fig. 6 auch die in den Bereichen 7 freigelegte Halb leiterschicht 5 teilweise entfernt, nämlich in den Bereichen 9. Hier ist nun ein Verfahren anzuwenden, welches ein besonders genaues Abtragen der Halbleiter schicht in den schmalen Bereichen 9 ermöglicht. Es hat sich erwiesen, daß durch örtliche Anwendung von Ultra schall diese Forderung erfüllt werden kann. Verwendet wird eine Ultraschallsonde, an der ein geeignet ge formtes Werkzeug angebracht ist, welches über die Ober fläche der freigelegten Halbleiterschichtbereiche ge führt wird. Das Abtragen erfolgt vor allem aufgrund der spröden Eigenschaften der amorphen Siliziumschicht. Durch die richtige Wahl des Auflagedrucks des Werk zeuges auf die Siliziumschicht kann erreicht werden, daß die darunterliegende erste Elektrodenschicht 2 sowie das transparente Substrat 1 nicht beschädigt werden. Die Güte und Reproduzierbarkeit dieses Abtrage prozesses wird bestimmt durch die Auflagekraft, die Form der Hartmetallspitze des Werkzeuges, die Ultra schallfrequenz, die über die Ultraschallsonde ein gebrachte Energie sowie die Geschwindigkeit, mit der das Werkzeug über die Schicht geführt wird. Ultra schallfrequenz, Auflagedruck sowie Werkzeuggeschwindig keit können in folgenden Bereichen liegen: 10 bis 100 kHz, 100 bis 500 p, 1 bis 100 cm/s. Als Material der Hartmetallspitze des Werkzeuges kommen verschiedene legierte Eisenmetalle infrage.In a subsequent method step 6, the exposed areas in the 7/2 will now be shown in FIG. The quality and reproducibility of this removal process is determined by the contact force, the shape of the carbide tip of the tool, the ultrasound frequency, the energy brought in by the ultrasound probe and the speed at which the tool is guided over the layer. Ultra sound frequency, contact pressure and tool speed can be in the following ranges: 10 to 100 kHz, 100 to 500 p, 1 to 100 cm / s. Various alloyed ferrous metals can be used as the material of the hard metal tip of the tool.
Die gemäß Fig. 6 noch elektrisch voneinander isolierten einzelnen Solarzellen 4, 8 usw. müssen nun noch durch entsprechende Kontaktelemente miteinander serienmäßig verschaltet werden. Dies geschieht wie in Fig. 7 sche matisch dargestellt durch Einbringen einer elektrisch leitfähigen Paste, in die durch die entfernten bzw. abgetragenen Bereiche 7, 9 gegebenen Schichtlücken, beispielsweise durch Siebdruck, Tampondruck, Dosier systeme o.ä.. Die so entstehenden Kontaktelemente 10 verbinden somit jeweils die zweite Elektrodenschicht 6 (Metall) einer einzelnen Solarzelle mit der ersten Elektrodenschicht (TCO) 2 der jeweils benachbarten Solarzelle. Bei der Aufbringung der Kontaktelemente 10 ist darauf zu achten, daß durch diese elektrischer Kontakt ausschließlich zwischen der jeweils ersten Elektrodenschicht 2 einer Solarzelle mit der jeweils zweiten Elektrodenschicht 6 der benachbarten Solarzelle hergestellt wird, und daß kein Kurzschluß zwischen den jeweils ersten bzw. jeweils zweiten Elektrodenschichten benachbarter Solarzellen untereinander entsteht. Bei der endgültigen Ausführungsform gemäß Fig. 7 ist der Kontakt zwischen den jeweils ersten Elektrodenschichten 2 (TCO) bereits dadurch vermieden, daß in den Bereichen 3 Halbleitermaterial verbleibt, und zwar durch ent sprechende Anordnung der Bereiche 7 und 9. Weiterhin ist der elektrische Kontakt zwischen den jeweiligen zweiten Elektrodenschichten (Metall) 6 dadurch ver mieden, daß die Bereiche 7 breiter gewählt werden als die Bereiche 9 und die elektrisch leitfähige Paste zur Herstellung der Kontaktelemente 10 praktisch nur in den Bereich 9 herabreicht und nicht die ganze Breite des Bereiches 7 ausfüllt. Als elektrisch leitfähige Paste kann z.B.
