Schichtsystem für optoelektronische Anzeigen
Die Erfindung bezieht sich auf ein vereinfachtes/ haftfestes, lötfähiges und korrosionsfestes Schichtsystem
für optoelektronische Anzeigen.
Die bisher bekannten Mehrfachschichtsysteme bestehen
aus vier Schichten, einer transparenten Oxidhalbleiterschicht, die nicht lötfähig ist, wie z.B. aus In2O3SnCU/
einer Haftvermittlungsschicht z.B. aus Cr, Ti, Mn, der
eigentlichen Lötschicht 2.B. aus Kupfer sowie einer Korrosions- bzw. Oxidationsschutzschicht die verhindern
soll, daß die Oberfläche der Leitschicht beim Lagern oder bei gewissen Fertigungsschritten korrodiert bzw. oxidiert.
Diese Mehrlagenschichtsysteme·erfordern eine große
Zahl von Arbeitsschritten sowohl beim Beschichtungsprozeß als auch in den nachfolgenden Ätzstrukturierungsprozessen,
die in unterschiedlichen Bädern vorgenommen werden. Da außerdem mehrere Materialien für Sputtertargets
bereitgestellt werden- müssen, sind diese Vielschichtsysteme
kostenmäßig sehr aufwendig.
Der Erfindung liegt daher die Aufgabe zugrunde, ein wesentlich vereinfachtes Schichtsystem der genannten
Art zu entwickeln, das mit erheblich weniger Arbeitsschritten hergestellt werden kann.
Die Lösung der Aufgabe ist erfindungsgemäß gekennzeichnet
durch eine transparente nicht lötfähige erste Schicht aus einem Oxidhalbleitermaterial und durch eine
lötfähige oxidationsbeständige zweite Schicht die

ganz oder teilweise aus einer Kupferlegierung mit einem oder mehreren Le gierungszusatzen aus unedleren Metallen
als Kupfer besteht.
Als Legierungszusätze haben sich insbesondere Magnesium, Aluminium, Beryllium, Gallium, Germanium, Silizium,
Zinn, Zink, Zirkonium, Chrom als geeignet erwiesen.
Vorteilhafterweise beträgt der Anteil der Legierungszusätze
0,2 bis 10 Atom-%, insbesondere 1,5 bis 2 Atom-%. In an sich bekannter Weise ist als Oxidhalbleitermaterial
Indiumoxid-Zinnoxid vorgesehen.
überraschenderweise hat sich gezeigt, daß nur ein begrenzter
Teil der lötfähigen zweiten Schicht, nämlich
etwa das letzte Drittel bis Viertel, aus einer Kupferlegierung bestehet* muß, während der Hauptteil dieser
Schicht aus reinem Kupfer bestehen kann.
Es ist zweckmäßig, die Dicke der ersten Schicht auf 25 bis 500 nm und die Dicke der zweiten Schicht auf
200 bis 1200 nm zu bemessen» %ä
Die Zahl der Arbeitsschritte wird gemäß der Erfindung
dadurch eingeschränkt, daß direkt auf die transparente Oxidhalbleiterschicht nur ein© weitere Schicht aufgebracht
wird, deren Hauptbestandteil Kupfer ist und solche Nebenbestandteile enthält, die sowohl eine gute
Haftung auf der transparenten Oxidhalbleiterschicht als auch eine wesentlich verbesserte Oxidationsbeständigkeit
gegenüber reinem Kupfer auf v/eist.

Die dazu geeigneten Zusatz-Metalle müssen erheblich unedler als Kupfer sein und unter Bildung einer möglichst
porenfreien und kompakten Deckschicht oxidieren. Es entstehen dann diffusionshemmende Sperrschichten, die eine
Sauerstoffdiffusion in das Schichtinnere verhindern.
Die Zusatzraetalle bilden dabei sowohl homogene Mischkristalle
als auch heterogene Ausscheidungslegierungen
mit dem Basisraetdll Kupfer. Die Zusätze können sowohl
einzeln · als auch in Kombinationen der vorgenannten Metalle eingesetzt werden, wobei die Legierungszusätze
zu Kupfer zwischen 0,2 bis 10 Atom-%, vorzugsweise zwischen 1,5 und 2 Atora~%, liegen sollten, um einerseits
einen ausreichenden Öxidationsschutz und damit die Lotbarkeit
zu garantieren, andererseits die Lötfähigkeit nicht zu stark herabzusetzen.
Beide Schichten können in ein und. demselben Vakuumprozeß in einer Anlage nacheinander erzeugt werden.
Da diese Legierungen im Xtzverhalten noch einer reinen
Cu-Schicht entsprechen und im Hinblick auf ihre Oxidationsbeständigkeit
bis zu Temperaturen von 523 0K
jedoch etwa 5 mal besser als Cu 99.99 sind, resultiert daraus eine Vereinfachung der Ätzschritte und eine
bessere Tolerierbarkeit der thermischen Belastung des Schichtsystems bei der Herstellung von Displays. Die
verminderte Oxidation bewirkt außerdem, daß die Dicke der Lötschicht von etwa 3000 nm reinem Cu auf etwa
800 bis 1200 nm abgesenkt werden kann, was beträchtliche
Kosteneinsparungen im Hinblick auf Material und Fertigungszeit erbringt.
Anhand der Zeichnung und eines Ausführungsbeispiels wird die Erfindung näher erläutert.

in der Zeichnung ist in schematischer Darstellung ein
Schichtsystem gemäß der Erfindung dargestellt. Mit 1 ist
die transparent® nicht lötfähige erste Schicht aus einem
Oxidhableitermaterial, 2.B, aus In3O3SnO0, und mit 2 die
lötfähige oxidationsbeständiga zweite Schicht, z.B. aus
CuMg, bezeichnet. Das Schichtsystem ist auf ein Glassubstrat
3 aufgebracht.
Zum Herstellen der Schichtenfolge gemäß der Erfindung werden Glassubstrate aus geeigneten Gläsern wie z.B.
Bors.llikatgläser oder Natriumsilikatgläser mit einer Quarzglas- oder Borsilikatglasabdeckung in eine Vakuumanlage
eingebracht. In einem Vakuumprozeß wird sowohl die transparent© Indiuraoxid-Zinnoxid-Halbleiterschicht
(20 bis 200 nm) als auch anschließend die dickere Lötschicht aus CuMg (1200 bis 2000 nm) durch Kathodenzerstäubung
bei einem Druck von 8-10 mbar aufgebracht. Die unterschiedlichen Dicken f sowie die unterschiedlichen
Aufstäubraten für Indiumoxid-2innoxid (uiKjefähr 2 nm/s)
und Cu (30 nm/s) erfordern unterschiedliche Beschichtungszeiten bei stationärer BeSchichtung. Erfolgt die
Beschichtung in einer Durchlaufanlage, die bei gleicher
Beschichtungszeit für beide Schichten arbeitet, müssen mehrere Sputterguellen für Cu-Mg vorhanden sein, um den
erfindungsgemäßen Schichtaufbau in einem Durchlauf zu
erhalten.
Soll die Lötschicht 2 zum größeren Teil aus reinem Kupfer und nur etwa 1/3 der Schicht aus einer der zugeführten
Kupferlegierungen bestehen, wird dieser Schichtaufbau
dadurch erzielt, daß in einer Durchlaufanlage
nur die letzte Sputterquelle aus diesem Material besteht.

Claims (8)
1.) Schichtsystem für optoelektronische Anzeigen, g e -
ennzeichnet durch eine transparente nicht lötfähige erste Sähicht (1) aus einem Oxidhalbleitermaterial
und durch eine lötfähige oxidationsbeständige zweite Schicht (2), die ganz oder teilweise aus
einer Kupferlegierung mit einem oder mehreren Legierungszusätzen aus unedleren Metallen als Kupfer besteht.
2. Schichtsystem, nach Anspruch 1, dadurchgekennzeichnet
/ daß als Legierungszusätze Magnesium, Aluminium, Beryllium, Gallium, Germanium,
Silizium, Zinn, Zink, Zirkonium, Chrom vorgesehen sind.
3. Schichtsystem nach Anspruch 2, dadurch gekennzeichnet
, daß der Anteil der Legierungszusätze 0,2 bis 10 Atom-% beträgt.
4. Schichtsystem nach Anspruch 3, dadurch gekennzeichnet
, daß der Anteil der Legierungszusätze 1,5 bis 2 Atom-% beträgt.
5. Schichtsystem nach einem der vorhergehenden Ansprüche,
dadurch gekennzeichnet, daß als Oxidhalbleitermaterial In3O3SnO- (Indiumoxid-Zinnoxid)
vorgesehen ist.
6. Schichtsystem nach einem der vorhergehenden Arsprüche/
dadurch gekennzeichnet, daß der an die Atmosphäre grenzende Teil der zweiten Schicht (2)
nur zu einem Drittel bis zu einem Viertel aus einer Kupferlegierung und der Rest aus reinem Kupfer besteht.

7. Schichtsystem nach einem der vorhergehenden Ansprüche,
dadurch gekennzeichnet, daß die Dicke der ersten Schicht (1) 25 bis 500 nm und die Dicke
der zweiten Schicht (2) 200 bis 1200 nm beträgt.
8. Schichtsystem -,nach einem der vorhergehenden Ansprüche,
dadurch gekennzeichnet, daß die erste Schicht (1) aus In3O3SnO2 und die zweite Schicht,
(2) aus CuMg besteht.
