Abstract
Description
Structures that are similar to one another and are located on copy masks pictured and copied. It is essential that the mask and substrate (wafer) are aligned with each other during the copying process.
For this purpose, for example, from US Pat. No. 4,211,489 one with a laser operating device for the automatic adjustment of the photomask opposite known to the wafer. For the adjustment process, the photomask and the wafer each have two reference marks, which are controlled by relative movement between the photomask and the wafer are brought into congruence. The control signal required for this is derived in the following way. The laser beam from the laser is divided into two parallel reference beams, the distance between them are the same as that of the fiducial marks on the photomask and the wafer. In the The target position is the two reference marks on the photomask and the wafer in cover and are in the beam path of the two parallel laser beams. If the fiducial marks on the photomask and the wafer are not in alignment and / or deviate from the beam path of the two light beam bundles, so are out the reflected light control signals for the positioning of the photomask opposite Derived from the wafer, so that the desired target position is obtained The invention is a simple one in such an automatic adjusting device and to provide precise equipment with the help of which a manual pre-adjustment, a check of the automatic adjustment and / or an investigation the target parameters for the automatic adjustment can be made.
To solve this problem, the device according to the preamble of claim 1 on a so-called splitfield microscope, the two beam paths of which at least in the area of the reference markings on the photomask and the wafer brought the corresponding beam paths of the two light beams to coincide can be.
The essence of the invention is thus generally a so-called To combine a splitfield microscope with an automatic adjustment device, whose reference position is defined by two essentially parallel light beams is, the beam paths of the two light beam bundles by suitable optical device with the associated two beam paths of the splitfield microscope at least in brought to coincide with the vicinity of the reference marks of the object to be adjusted will. In this sense, the device according to the invention is not limited to the one here Adjustment of wafers and photomasks described in more detail in the production of Semiconductor components limited.
The device according to the invention is extremely compact and enables precise parameter specification and monitoring of the automatic adjustment. It is to be regarded as particularly advantageous that for viewing with the splitfield microscope the same reference marks on the object to be adjusted as for the automatic one Adjustment process can be used and thus positioning errors due to different reference points can be avoided during the two adjustment processes. Even is no relative movement between the adjustment device and the object during the transition from adjustment with the splitfield microscope to automatic adjustment or vice versa required because the beam paths in the area of the reference mark struggles match on the object in both cases; rather, only the lens shoe must of the microscope into the laser beam path (possibly with a simple positioning stop) or be pivoted out of this. Positioning errors due to imprecise motion sequences between the two adjustment processes are avoided.
The distances between the beam paths of the two light beam bundles are preferably and / or the splitfield microscope adjustable, this adjusting process according to the invention coupled, i.e. carried out together, so that when an adjustment becomes necessary the distance due to a different distance between the reference marks on the object through a single readjustment both the splitfield microscope and the light beam can be set to the new value together for automatic adjustment.
Advantageous further developments result from the subclaims and from the following description of an exemplary embodiment with reference to FIG the drawing.
ws zeigen: Fig. 1 eine teilweise geschnittene schematische Vorderansicht der erfindungsgemäßen Justiervorrichtung und Fig. 2 eine teilweise geschnittene Seitenansicht der Vorrichtung gemäß Fig. 1.FIG. 1 shows a partially sectioned schematic front view the adjusting device according to the invention and FIG. 2 is a partially sectioned Side view of the device according to FIG. 1.
In the embodiment shown, 1 a substrate or wafer 2 is attached, over which a mask 3 is arranged plane-parallel is. Both the mask 3 and the substrate 2 each have at least two of them facing one another corresponding reference markings 3a or 2a with an edge length of a few tenths of a mm. Examples of such fiducial marks are described in U.S. Patent 4,211,489; for example, the two reference marks 2a on the substrate 2 can be diagonal subdivided diffraction gratings on the wafer and the fiducial marks 3a of the mask 3 the two opaque alignment marks on the mask at the US PS conform.
The automatic adjustment takes place with the help of a laser 4, whose appropriately collimated laser beam 5 in a splitter prism 6 in two to each other parallel (partial) light beam 7, 7 'is split, which finally over Deflection prisms 8 and 8 'are deflected parallel to one another so that they are approximately perpendicular impinge on the combination consisting of mask 3 and wafer 2.
The splitter prism 6 and the two deflecting prisms 8 are located on a prism slide 9, on which with the help of adjusting screws 10 and 10 'the both deflection prisms 8 and 8 '(in the drawing) are moved horizontally can that the distance between the two exiting light beams 7 and 7 'from each other equal to the target distance between the reference marks 2a, 3a on the one hand and 2a ', 3a 'on the other hand.
For example, the mask 3 in its Level shifted linearly (which is indicated by the double arrow) and / or by one this vertical axis can be rotated. This movement is done with the help of a no automatic control shown in, for example, US Pat. No. 4,211,489 is. For this purpose, the housings for the deflecting prisms 8, 8 'are concentric a plurality of detectors 11 and 11 'are circular in relation to the bundles of light rays 7 and 7' arranged, with the output signals the movement of the mask 3 due to the through the reference marks 2a, 3a or 2a ', 3a' generated diffraction pattern is controlled. In order to collate the beam path, 3 diaphragms can also be used immediately in front of the mask 12 or 12 'may be provided.
According to FIG. 2, a split-field microscope is in front of the prism slide 9 13 arranged, which is fastened with the aid of a bracket 14 on the housing 15 of the device is. As is known, the splitfield microscope 13 has two mutually independent Beam paths, of which one beam path 16 between the one eyepiece 17 and the associated lens 18 is shown in phantom. At the exit end the objective 18 is attached to an objective shoe 19 with two deflecting prisms 20, 21, so that the beam path 16 between the deflecting prism 21 and the wafer 2 with the associated light beam 7 are brought to cover after the deflecting prism 8 can. The same applies to the second beam path of the split-field microscope 13, which with the beam path of the light beam 7 'after the deflecting prism 8' can be made to coincide so that one can use the splitfield microscope 13 shows the relative position of mask 3 and wafer 2 to the beam path of the light beam 7 and 7 'can' check directly # during the automatic adjustment process with With the help of the light beams 7 and 7 'from the laser 4, the lens shoe 19 is removed the beam path of the light beam 7, 7 'pivoted out, i.e. the deflecting prism 21 is no longer in the beam path between the prism slide 9 and the mask-wafer combination.
The adjustment of the two deflecting prisms 8 and 8 'in the prism slide with the help of the adjusting screws 10 or 10 'can directly with the not shown Adjustment device for the distance between the two objectives of the splitfield microscope 13 be coupled so that the setting is based on the spacing of the reference marks only needs to be done once.
According to Figure 2, the laser 4 is with a horizontal axis above the Housing 15 arranged in a laser house 22, and that from the laser 4 exiting light beam is via a deflecting prism 23 down into the Divider prism 6 deflected. This arrangement gives a very compact one Construction.
