Description
The invention relates to a magneto-optical storage element consisting of an amorphous and a uniaxial one Anisotropy of the magnetization-exhibiting substance from a rare earth element, a Transition metal and tin, according to main patent 29 11 992.
A storage element of the composition mentioned is more suitable than that previously disclosed in DE-OS 23 40 475 known magneto-optical storage elements particularly good for storing information, because it causes an enlarged Kerr or Faraday rotation of a linearly polarized light beam. The object of the invention is to provide further configurations of such an amorphous, to create magneto-optical memory element based on tin.
This object is achieved according to the invention in that, in addition to the transition metal and the tin as rare earth gadolinium is used.
Ein derartiges Speicherelement kann gemäß der SummenformelSuch a storage element can according to the empirical formula
(Cdi - vFe,)i - .Sn1,(Cdi - vFe,) i - .Sn 1 ,
If a layered, magneto-optical storage element constructed in this way is heated locally from the compensation temperature at which it is located and which is below room temperature (20 ° C.) to a temperature which is close to its compensation temperature or its Curie temperature, for example By means of a focused laser beam, the heated layer area can be magnetized in a desired direction perpendicular to the layer surface by applying an external magnetic field running perpendicular to the layer surface. After the heated layer area has cooled down, the coercive field strength must be sufficient to stabilize the unmagnetized layer area (domain). The size of a stabilized layer area can be a few μm in diameter. An information value corresponding to a logical “1” or “0” is assigned to such a layer area, corresponding to the direction of the magnetization in its interior. With the aid of a linearly polarized light beam, the magneto-optical Faraday or Kerr effect is used to determine the direction of magnetization of the layer area or its information content. The inventive composition of the magneto-optical storage element ensures that the plane of oscillation of the linearly polarized light beam is rotated through relatively large angles. If the information stored in the memory element is read out with the aid of the Faraday effect, its absorption capacity should be as small as possible, while when the information is read out by means of the Kerr effect, the memory element should have the greatest possible reflectivity.

Eine transparente Trägerplatte 1 ist dabei mittels geeigneter Lager in /-RichtungIn Fig. 1 is a magneto-optical storage device shown schematically. A transparent carrier plate 1 is in / -direction by means of suitable bearings

Auf dieser Trägerplatte 1 ist ein schichtförmiges, auf einem Substrat 3 liegendes magnetooptisches Speicherelement 4 fest oder auswechselbar angebracht, wobei die /-Richtung parallel zu dessen Oberfläche verläuft.J5 of a coordinate system ijk arranged to be displaceable. The carrier plate 1 can be positioned in the / direction via a drive, for example a moving coil drive 2 (loudspeaker system). A layered magneto-optical memory element 4 lying on a substrate 3 is fixedly or interchangeably attached to this carrier plate 1, the / direction running parallel to its surface.
On a second carrier plate 5, which is perpendicular to the first in / direction and also through a moving coil drive 6 can be positioned, there are those for writing (storing) or reading required optical components. There is a corresponding basic unit of a write / read system z. By applying an outer, in ^ -direction or perpendicular to the layer surface of the storage element 4 running magnetic field by means of a magnetic coil 9 is then the magnetization in the preselected Area of the memory element 4 in the direction of magnetization assigned to the information value to be written folded down.
For reading out, the light is linear through the polarizer 10 before it enters the storage element 4 polarized. In addition to this option, the information in To read out memory element 4 with the aid of the Faraday effect, the stored information can also can be read out by means of the Kerre effect. Since this is reflected on the surface of the storage element Radiation is measured, a corresponding optical structure is required, which is different from that shown in FIG. 1 shown differs.
By suitably positioning the two carrier plates 1 and 5 with respect to one another, the read / write unit can be guided over any point on the memory material and information can be written in or read out there. In addition to the storage element 4, there are on the carrier plate 1 two strip grids 13 running perpendicular to one another in the i or / direction, the grid periods of which correspond to the spacing of the storage locations on the storage element. This strip grid 13 is scanned by light barriers. From the number of changes in brightness during the relative movement between the stripe grid 13 and the light barrier, which consists of a further laser diode 14, further imaging optics 15 and an additional photodiode 16, the distance covered in / - and / direction and thus the exact position is determined , at the z. B. is enrolled. To read out or overwrite the information at this position, a control signal is obtained from the difference between the target and actual value at a given target position, which controls the plunger coil drives 2 and 6 so that the desired position is reached again.
Die Speicherzelle ist hierbei der vom Lichtstrahl 19 beleuchtete Bereich des magnetooptischen Speicherelements 4.F i g. 2 shows the layered magneto-optical memory element 4, which lies on a layered photoconductor 18 lying between two transparent, flat electrodes 17. The layered structure of electrodes 17 and photoconductor 18 lies directly on the substrate 3, the z. B. can be made of glass. In order to write information in a memory location in the magneto-optical memory element 4, the photoconductor 18 below is through the upper transparent electrode 17 of a light beam, for. B. a parallel He-Ne laser beam 19 is exposed. When a voltage pulse U is applied to the transparent electrodes 17, a current then flows through the exposed zone of the photoconductor 18 below the memory cell. The Joule heat generated in this process is transferred to the storage cell above it by conduction, so that the magnetization M within the storage cell can be flipped over with only a low intensity of the light beam 19 and using an external magnetic field H. The memory cell is here the area of the magneto-optical memory element 4 illuminated by the light beam 19.
Of course, the magneto-optical storage element 4 can also be operated without a photoconductor. the corresponding intensities of the light beams 19 or the laser powers would then have to be increased.
An embodiment of magneto-optical storage elements 4 is composed of amorphous ferrimagnetic (Gdi _ (Fe t) i _ ^ n, the prepared layers in a Hochvakuumbedampfungsanlage Balzers (BAK 550) at 6 x 10 -8 to 1 x 10 -7 Torr The system has a cryopumpsystein (K20 Philips) so that there is no contamination by hydrocarbons.
Die einzelnen Stoffkomponenten Gd. Fe und Sn (Reinheit: Gd 99.9%; Fc 9y,95%. Sn 99.99W0; Firma Materials Res. The individual material components Gd. Fe and Sn (purity: Gd 99.9%; Fc 9y, 95%. Sn 99.99W 0 ; from Materials Res. GmbH) are evaporated simultaneously from three separate, water-cooled copper crucibles with the help of electron beams. The copper crucibles are located in the corners of an equilateral triangle, while the distance between the copper crucibles and the substrate is approx. 56 cm. Gdi _, Fo, is evaporated for all layer compositions with a fixed evaporation rate ratio of 0.5 nm / s Gd and 0.6 nm / s Fe, while the Sn portion for the production of different storage elements 4 is 0.1 nm / s is increased in steps of 0.05 nm / s to 0.4 nm / s. Glass slides (Dargatz) are used as substrates 3, which themselves exert only a subordinate influence on the magnetic or magneto-optical properties of the storage element 4 (storage layer).
Die unter diesen Bedingungen hergestellten Speicherschichten 4 besitzen folgende Zusammensetzung: The storage layers 4 produced under these conditions have the following composition:
Here y represents the proportion of tin in the total composition of matter related to one. Y = 0.02 corresponds to a proportion of 2.0 atomic% in the composition. All storage layers 4 have an average thickness of 100 to 200 μm. With the help of X-ray diffraction experiments, their amorphous structure could be demonstrated.
Die Kompensationstemperatur Tk sinkt dabei mit steigendem Zintige- In FIG. 3, the compensation temperatures Tk are shown for the various storage layers 4 of the above-mentioned composition as a function of the respective tin content y. It can be seen that the position of the compensation temperature Tk, which plays an essential role in the thermomagnetic writing (storage) process, can be varied over a wide range (e.g. between 50 K and 310 K) by changing the tin content y. The compensation temperature Tk decreases with increasing tin

The conditions for thermomagnetic writing (e.g. laser power, external magnetic field) are essentially determined by the size of the compensation temperature 7Ά. The user therefore demands that the compensation temperature Tk on the respective layer surfaces, which in the specified embodiment is 35 · 25 cm 2 , may only fluctuate by a few temperature degrees from place to place, so that high demands are made on the homogeneity of the storage layer 4 are. By rotating the substrate plate during the vapor deposition process, however, a good homogeneity of the layer with regard to its composition and its magnetic or magneto-optical properties is achieved.
Faradaydrehung Θα bzw. B.4a and 4b show the Kerr rotation Θα (in degrees) and the Faraday rotation Θρ (ίη 10 5 degrees / cm) as a function of the tin content y . The Kerr or Faraday rotation Θα or Θ /.- increases particularly strongly in the range of low tin concentrations y , z. B.

Thereafter, that above a certain critical bed temperature T ^ the optical transmittance rises suddenly because a distinct change in amorphous layer structure by crystallisation and oxidation at this temperature T 'is shown. It was also found that the critical layer temperature T shifts to higher values with an increasing proportion of tin, so that an increasing proportion of tin increases the stability of a layer with regard to the change in its amorphous state as a function of temperature. The thermomagnetic writing of information in the storage layers specified in the embodiment can, for. B. by means of a laser and a magnetic field H applied from the outside to the storage layer 4 and by means of compensation point x switching.
When switching the compensation point, the temperature dependency of the coercive field strength H c (pole of H c on the material-specific compensation temperature) is used. This pole is the result of the disappearance of the saturation magnetization at the compensation point, which is due to the compensation of the various magnetic sublattices. At 7i, however, the material is organized magnetically. This state of order is read out magneto-optically. The storage layer is kept close to the compensation temperature when the compensation point is switched. The addressed memory location is heated (laser), the field H required for switching decreasing by approximately (T-T /,) - ' , so that only the magnetization of the heated area is aligned by the external switching field H.
In den amorphen (Gdi _ ,Fe,)i - ιΖη,-Schichten der oben angegebenen Zusammensetzung, deren Kompensationstemperaturen Tk zwischen 0 K und 500 K liegen. fürIn the amorphous (Gdi _, Fe,) i - ιΖη, layers of the composition given above, the compensation temperatures Tk of which are between 0 K and 500 K. for

Das Domänenmuster ist stabil und kann sowohl durch Anlegen eines höheren externen Magnetfeldes (H > 40Oe) entgegen der Feldrichtung beim Einschreiben oder auch durch erneutes Schallen in entgegengesetzter Richtung gelöscht werden.between 0 K and 310 K (Fig. 3). domains with a diameter of 5-10 μm can be inscribed with energies of 0.1 · 10 ~ 7 -O, 3 · 10 "7 ) with external magnetic fields of 0-40Oe. The domain pattern is stable and can be applied by applying a higher external magnetic field (H > 40Oe) against the direction of the field when writing or by sounding again in the opposite direction.
Domain size and switching time are dependent on both the external magnetic field H and the laser power. For the energies given, the typical switching lines are between 0.5 and 2 \ is.
If the storage layers 4 are combined with a photoconductor 18, the writing sensitivity can be increased considerably. With such a combination, the photoconductor 18 is used as a “substrate” (in contrast to the otherwise used glass / layer combination). The roughness of the photoconductor 18 or that of the electrode surface 17 (roughness a few μm) leads to a stronger adhesion of the magnetic walls and thus, depending on the strength of the roughness, to a change in the temperature resistance of the coercive field strength Hc the roughness of the base used approximately by a factor of 2 to 5 up to the aforementioned roughness of a few μm, the compensation temperature Tk remaining unchanged. As a result, with the energies required for writing information in smooth layers, no information can be written in rough layers with the same size of the compensation temperature Tk. By means of a suitable change in composition (change in the Zn proportion), the size of the compensation temperature H c can be reduced so much (see FIG. 3) that the temperature dependence of the coercive field strength H c again shows a course similar to that when the storage layer is applied to a smooth surface (glass).
The information is read out with polarized light, e.g. B. Laser light with a wavelength of λ = 633 nm, performed. The photoconductor 18 and the electrodes 17 are chosen so that they are at this wavelength are transparent. The readout process can then take place both in reflection and in transmission.
