Abschließend wird zur Fer tigstellung des Bauelements noch eine weitere Elek trodenschicht auf dem Halbleiterbereich ausgebildet.DE 26 32 987 A1 describes a photoelectric component with a pn junction known. An electrode layer is used to manufacture it formed on a substrate. Then a Semiconductor region formed, with an amorphous silicon thin film formed on the electrode layer by glow discharge which differs in terms of its conductivity type from another amorphous silicon thin film, which then eats through on the previously formed silicon thin film Glow discharge is formed. Fig. 1 is a schematic sectional view showing the basic structure of a photoelectric conversion element of the photovoltaic embodiment.
A photoelectric conversion element 701 shown in FIG. 1 is formed from a row electrode 702 , a column electrode 704 and a photovoltaic layer 703 between these electrodes 702 and 704 . 705 denotes a substrate. The photovoltaic layer 703 is constructed such that a p-type semiconductor layer is formed on the row electrode 702 and an n-type semiconductor layer is formed on the column electrode 704 , as a result of which a pn junction is formed.
Of course, the sequence of the stratification of these p- or n-semiconductor layers can be opposite to the structure shown. Amorphous silicon serves as the material for forming the transition. The photovoltaic layer 703 is formed by means of a so-called physical vapor deposition (PVD) process, the glow discharge process.
Als p-Halbleitermaterial kann a-Si verwendet werden, das mit Substanzen wie Se, Se1-xAsx, SeTe, PbO, Sb₂S₃, ZnCdTe, CdSeO₃, B, dotiert ist. Als n-Halbleitermaterial kann a-Si verwendet werden, das mit Substanzen wie Se, CdS, PbO, Sb₂S₃, ZnSe, CdSe, In₂O₃, SnO₂, P, dotiert ist.As the p-type semiconductor material, a-Si can be used, which is doped with substances such as Se, Se 1-x As x , SeTe, PbO, Sb₂S₃, ZnCdTe, CdSeO₃, B. As the n-type semiconductor material a-Si can be used, which is doped with substances such as Se, CdS, PbO, Sb₂S₃, ZnSe, CdSe, In₂O₃, SnO₂, P.
The row electrode 702 and the column electrode 704 are made of substances which form ohmic contacts with the photovoltaic layer 703 .
Als Elektrodenmaterial für die p-a-Si-Schicht kann Pt, Ir, Au, Pd, Al, Mo, polykristallines Si, Nb, Ta, V, Ti, Cr oder rostfreier Stahl verwendet wurden, während als Elektrodenmaterial für die n-a-Si-Schicht Al, Mo, polykristallines Si, Nb, Ta, V, Ti, Cr oder rostfreier Stahl verwendet wird.As electrode material for the p-a-Si layer, Pt, Ir, Au, Pd, Al, Mo, polycrystalline Si, Nb, Ta, V, Ti, Cr or stainless steel were used while as electrode material for the n-a-Si layer Al, Mo, polycrystalline Si, Nb, Ta, V, Ti, Cr or stainless steel is used.
If, as shown in the drawing, the light rays strike from the side of the row electrode 702 , the p-layer irradiated by the light rays should preferably be made as thin as possible so that the largest possible amount of light radiation reaches the pn junction. In contrast, when the radiation is from the side of the substrate 705 , the n-layer should preferably be made thin for the aforementioned reason. In this case, of course, the column electrode 704 must be transparent to the irradiation light.
The properties of a-Si are that it despite its amorphous form, p and n conductivity may have over substantially the entire range of visible light is high Has photosensitivity, a large light absorption has coefficient, the production of a photoelectric Transducer section with a large light receiving area allowed because it has amorphous form and therefore no one restriction on the format of light reception area of the photoelectric converter to be trained section is subject and does not endanger people or causes pollution. The material is therefore for a photoelectric converter well suited.
Fig. 2 is a schematic perspective view showing part of the structure of an information processing device with photoelectric conversion. In this device, a time series signal converting section 1503 is constructed as a charge coupled register (CCDR). The register is constructed such that, for example, an insulating layer 1506 made of SiO₂ is formed on part of a p-type silicon layer 1505 and n insulating electrodes 1508 are attached to this insulating layer 1506 independently and separately from one another. In the p-silicon layer 1505 an n⁺-silicon layer 1507 is formed, on the n electrodes 1509 corresponding to the respective independent electrodes X₁, X₂,. . . X n for respective photoelectric converter elements 1502 (P₁, P₂, P₃,... P n ) are attached which form a one-dimensional elongated photoelectric converter section 1501 . The n electrodes 1509 and the n independent electrodes X₁, X₂,. . . X n are electrically connected to each other individually via conductor wires 1512 as shown in the drawing.
Die photoelektrischen Wandlerelemente 1502 (P₁, P₂, P₃, . . . The photoelectric transducer elements 1502 (P₁, P₂, P₃, ... P n ) are constructed so that a photoelectric transducer layer 1511 between the independent electrodes X₁, X₂, X₃,. . . X n and a common electrode Y is attached. The photoelectric converter layer 1511 forms a photovoltaic layer or barrier layer in which a pn junction is formed. In this case, the common electrode Y need not necessarily over the entire surface area of the photoelectric conversion layer 1511 be mounted, but according to the depicting lung in the drawing at a surface part of the photoelectric conversion layer 1511 be formed. Consequently, in the case of light irradiation from the side of the common electrode Y, no loss of irradiation light due to the absorption thereof in the common electrode Y needs to be considered. Furthermore, the material for the common electrode Y need not always be translucent. If according to the foregoing layer, the photoelectric conversion 1511 is formed as a photo-barrier layer and photovoltaic layer, each photoelectric conversion layer can be electrically insulated from 1511 characterized in that an electrically insulating portion 1510 is provided. 1513 denotes a substrate.
Fig. 3 is a schematic perspective view showing, in partial sectional view, a part of the structure of a two-dimensional photoelectric conversion section 1601 and a timing signal conversion section 1602 in a photoelectric conversion information processing apparatus. Fig. 3 shows, for example approximately in this exporting that the time series signal converting section is constructed 1602 charge coupled register (CCDR). The register forming the conversion section 1602 is constructed, for example, in such a way that an insulating layer 1604 made of SiO 2 is formed on part of a p-type silicon layer 1603 , to which n transmission electrodes 1605 are attached separately and independently of one another. On the other hand, an n⁺-silicon layer 1606 is formed in the p-silicon layer 1603 , on the n electrodes 1608 corresponding to the column electrodes Y₁. . . Y i ; Y j . . . Y n are attached, which are provided for respective photoelectric converter elements 1607 , which form the two-dimensional photoelectric converter section 1601 . The n electrodes 1608 and the n column electrodes Y₁. . . Y i , Y j . . . Y n are electrically connected to each other with conductor wires 1609 as shown.
The photoelectric conversion elements 1607 are constructed so that Y₁ between the column electrodes. . . Y i , Y j . . . Y n and the row electrodes X₁. . . X k , X l . . . X m photoelectric conversion layers 1610 are inserted. Each photoelectric conversion layer 1610 forms a photovoltaic layer in which a pn junction is formed. In this case, the row electrodes need X₁. . . X k , X l . . . X m are not applied to the entire surface area of the photoelectric conversion layer 1610 , but can be formed on a surface part of the same as shown in the drawing. Accordingly, electrodes X 1 needs when irradiating the rows. . . X k , X l . . . X m no loss of light due to absorption by electrodes is taken into account. Furthermore, the row electrodes need not necessarily be made of translucent material. 1612 denotes a substrate. According to the above, when the photoelectric conversion layer 1610 forms a photovoltaic layer, the respective photoelectric conversion layers 1610 can be electrically isolated by providing an electrically insulating portion 1611 between the respective layers.
. beginnenden Bezugszeichen in Fig. 3. Fig. 4 is also a schematic perspective view, partly in section, showing a part of the construction of a two-dimensional photoelectric conversion section 1701 and a timing signal conversion section 1702 in a photoelectric conversion information processing apparatus. The basic structure is not significantly different from that of Fig. 3. The difference in this embodiment from that in Fig. 3 is that while in the embodiment in Fig. 3, the timing signal conversion section 1602 is constructed with a charge-coupled register is in which the collecting section and the transmission section are integrally formed, in the charge-coupled register (CCDR) in this embodiment example of FIG. 4, the collecting section and the transmission section are formed separately from one another and in a ratio of 1: 1 with respect to transmission electrodes 1705 collecting or storage electrodes 1712 are provided. The rest of the structure and the functions correspond exactly to those in the game Ausführungsbei of Fig. 3; denote by 17 . . the same components as those beginning with 16 . . reference numerals beginning in FIG. 3.
To enable with information processing device with photoelectric conversion too Processing color information can make a difference processes that are effective in the field of ordinary image processing technology are used, such as a ver drive, directly at the light receiving surface of the photoelectric conversion section three colors filter coatings for blue, green and red are brought, each separately and in Form a mosaic, a process in which on a separate substrate and in mosaic style three color filter coatings for Blue, green and red are formed and then this Substrate using an adhesive or Like. On the light receiving surface of the photoelectric Transducer section is applied, or a method where the light irradiation three times under each Change from three color filters for blue, green and red he follows.
The following are execution examples games of the device in terms of manufacturing steps of charge coupled registers (CCDR) as Photoelectric converter section and timing signal Implementation section explained in more detail.
A glass substrate with the dimensions 10 mm × 250 mm × 2 mm was sufficient with a neutral detergent, Ultrasonic waves, flowing water, pure water, a mixture of ethyl alcohol and caustic potash, again pure water and ultrasonic waves in the above Order cleaned, after which it was dried.
Aluminum was evaporated to a thickness of 1 μm on this cleaned substrate by vacuum evaporation under a vacuum of 7 × 10 -4 Pa (5 × 10 -6 Torr). After the aluminum had been evaporated, the aluminum-coated substrate was placed in a separate deposition chamber. Then SiH₄ and PH₃ gases were introduced into this chamber at a vacuum of 1.33 × 10 -3 Pa (1 × 10 -5 Torr), after which the pressure in the deposition chamber was raised to approximately 133.3 Pa (1 Torr) was held. Subsequently, high-frequency electrical power at 13.56 MHz was supplied via an induction coil wrapped around the outside of the deposition chamber, thereby causing a glow discharge within the deposition chamber and thus depositing amorphous n-silicon or na-Si in a thickness of 1 μm on the aluminum coating . Next, the supply of PH₃ gas was interrupted and B₂H₆ gas introduced into the deposition chamber. In this atmosphere of SiH₄ gas and B₂H₆ gas, the deposition of pa-Si was continued until it reached a thickness of 0.3 µm. The temperature of the substrate was kept at 300 ° C during the glow discharge deposition.
The substrate on which the aluminum films n-a-Si and p-a-Si were formed under the vacuum state of the chamber is removed, after which a photoresist was applied. After applying the Photoresists were made by exposure to a mercury lamp and subsequent developing an image element Pattern of the photoresist on the p-a-Si over a mask with such a predetermined picture element pattern educated. Using an etching liquid (for the Etching the a-Si: HF / HNO₃ in the ratio 1/5; for the Etching of Al: H₂PO₄ / CH₃COOH / HNO₃ / H₂O in the ratio 35/7/1/7) was not covered with the photoresist Partial etched around the p-a-Si, the n-a-Si and the aluminum film according to the picture element pattern to remove. After drying sufficiently after Etching was sprayed on a SiO₂ film in one Thickness of 3 microns applied to a SiO₂ film on the photoresist film and the etched area between to deposit the picture elements.
After the deposition of the SiO₂ film, the vacuum state was released again and the substrate was removed from the deposition chamber, after which the photoresist was removed in a stripping liquid. In this case, the SiO₂ film remained as an insulating element between the picture elements. Thereafter, aluminum was deposited over the aluminum electrode (X electrode), the na-Si film and the pa- Si film in the form of a crossing of these films in a thickness of 1 μm by means of the vacuum evaporation process, thereby forming the Y electrode has been. The width of this aluminum film can be very small compared to that of the X electrode. Fig. 5 shows the process flow diagram of the manufacturing steps described above.
After the production of the photoelectric converter section and the (in this exemplary embodiment formed by the charge-coupled register) time sequence signal conversion section, the Y electrode of the photoelectric converter section was connected to ground, while the respective X electrodes in 1: 1 relationship via lead wires were each connected to electrodes in a register of the timing signal converting section. The connection obtained in this way of the converter section with the conversion section was installed in the position shown schematically in FIG. 6 as an input unit in the main housing of a digital copying machine, in which an ink jet system was used as the output unit; With this copier, an A4 original image was reproduced. A very clearly reproduced image with high image resolution and high image quality could be achieved.
In Fig. 6, 2001 denotes an original image, while 2007 denotes the light receiving surface of the photoelectric conversion section. Between the image template 2001 and the light receiving surface 2007 , a gap 2002 with a predetermined width and an optical system 2003 are placed in predetermined positions. 2008-1 and 2008-2 denote light sources for illuminating the surface of the original image. The optical system 2003 consists of lens systems 2004 and 2006 as well as a rotating mirror 2005 , which is inserted between the lens system 2004 and the lens system 2006 . The scanning for reading the image template 2001 can take place over the entire area of the image template 2001 by relative movement of the image template 2001 and the optical system 2003 including the light sources 2008-1 and 2008-2 . In this case, "movement of the optical system 2003 " means the movement of any of the elements forming the optical system 2003 .
Entsprechend den in dem Ablaufdiagramm in Fig. 5
gezeigten Prozeßschritten wurde der photoelektrische
Wandlerabschnitt folgendermaßen hergestellt:
Ein Glas-Substrat mit dem Format 210 mm×300 mm×
2 mm wurde ausreichend mit neutralem Waschmittel,
Ultraschallwellen, strömendem Wasser, reinem Wasser,
einem Gemisch aus Äthylalkohol und Ätzkali, wiederum
reinem Wasser und Ultraschallwellen in der genannten
Reihenfolge gereinigt, wonach das Substrat getrocknet
wurde.According to the process steps shown in the flowchart in Fig. 5, the photoelectric conversion section was manufactured as follows:
A glass substrate with the format 210 mm × 300 mm × 2 mm was sufficiently cleaned with neutral detergent, ultrasonic waves, flowing water, pure water, a mixture of ethyl alcohol and caustic potash, again pure water and ultrasonic waves in the order mentioned, after which the substrate was dried.
Thereafter, aluminum was evaporated onto this substrate in a film thickness of 1 μm by a vacuum evaporation process at a vacuum of 7 × 10 -4 Pa (5 × 10 -6 Torr). After the deposition of the aluminum film, SiH₄ gas and PH₃ gas were passed into the deposition chamber and the pressure inside the chamber was kept at 133 Pa (1 torr). By supplying high-frequency electrical line at 13.56 MHz via an induction coil wound around the outside of the deposition chamber, a glow discharge was subsequently brought about in the deposition chamber, to thereby deposit Na-Si in a thickness of 1 μm on the deposited aluminum film. Then the supply of the PH₃ gas was stopped in the deposition chamber and instead B₂H₆ gas was introduced in order to subsequently deposit a pa-Si film in a thickness of 0.3 μm in the gas atmosphere made of SiH₄ and B₂H₆. During this glow discharge deposition, the substrate was kept at a temperature of 300 ° C.
The substrate on which successively the up vaporized Al film, the n-a-Si film and the p-a-Si film were piled up, breaking the vacuum state taken from the deposition chamber. On this A photoresist was applied to the substrate, after which a picture element pattern of the photoresist on the p-a-Si film over a mask with such a predetermined picture element pattern by exposure with a mercury lamp and subsequent development of the pattern was formed. After that was under use extension of those mentioned in Example 1 above Etching liquid the part not covered by the photoresist richly etched around the p-a-Si film, the n-a-Si film and the Al film according to the picture element pattern to remove from the substrate.
After drying sufficiently after the etching was completed by spraying a SiO₂ film in a thickness of 3 microns applied, the SiO₂ film on the photo paint film and the etched areas between the respective was deposited against picture elements.
After the SiO₂ film was deposited again Vacuum state released and the substrate of the tray Removed chamber, after which the photoresist in a Removal liquid has been removed. The SiO₂ film remained only stand between the picture elements as an insulating part.
After the manner described above, he followed the manufacture of the photoelectric converter section and (in this embodiment, formed by the charge-coupled register) time sequence signal conversion section, the respective X electrodes (row electrodes) of the photoelectric converter section were each connected to a terminal of a row selection signal generator section , while the respective Y electrodes (column electrodes) were each connected by means of a lead wire to each electrode of a register of the conversion section in a 1: 1 relationship. This assembled unit was installed in a position shown schematically in FIG. 7 as an input unit in the main housing of a digital copying machine, in which an ink jet system was used as an output unit; an image in A4 format was reproduced with the copier. A very clearly reproduced image with high image resolution and high image quality could be achieved.
In Fig. 7, 2101 denotes an image, while 2102 denotes the light receiving surface of the photoelectric conversion section. Between the image template 2101 and the light receiving surface 2102 , an optical imaging system 2103 is arranged in a predetermined position. 2114 denotes light sources for illuminating the surface of the original image. The optical system 2103 is movably mounted so that the original image can be focused on the light receiving surface.
Since in the lighting system the screen luminance along the circumference of the original image drops according to the cos⁴Θ law for the image angle Θ even if a projection lens has no vignetting, the luminance along the peripheral surface of the image template 2101 can be higher than the luminance on The middle part of the image template area can be selected to make the image area luminance at the light receiving surface uniform. As a method for such a correction of the representation 7, the light sources are accelerator as in Fig. 2 104 arranged for the illumination along the periphery of the image original 2,101th
