GalliumarsenidhalbleiterGallium arsenide semiconductors
^"bekannten Verfahren sind entweder zu unwirtschaftlich oder werden Qualitätsanforderungen nicht^ "known processes are either too uneconomical or will not quality requirements
Die Erfindung bezieht sich auf ein Verfahren zur Ausbildung einer dielektrischen Isolationsschicht in einer epitaxialen Schicht eines Verbindungshalbleiters aus Galliumarsenid oder einer Isolations- und Schutzschicht für den pn-Übergang eines Verbindungshalbleiters aus Galiiumarsenidphosphid oder Galliumphosphid mit vorherigem Aufbringen einer Maskierungsschicht auf den Verbindungshalbleiter, die unter Anwendung eines Fotoätzverfahrens an diskreten Stellen abgetragen und nach Abschluß des Verfahrens ganz entferntThe invention relates to a method for forming a dielectric insulation layer in an epitaxial layer of a compound semiconductor made of gallium arsenide or an insulating and protective layer for the pn junction of a compound semiconductor made of gallium arsenide phosphide or gallium phosphide with prior application of a masking layer on the compound semiconductor, using a photo-etching process in discrete places and completely removed after completion of the process
From DT-AS 12 89 382 a method for oxidizing the surface of a silicon semiconductor body is known, in which the semiconductor body is treated with oxygen ions generated by continuous gas discharge. In the gas discharge space, however, there is a pressure of about 1 to 3 Torr. At a discharge voltage of 50O 1 V and a discharge current of about 2 rr, A, a first step of the oxidation process is carried out, which takes a total of one hour. The subsequent second oxidation step is carried out at a voltage of 500 to 600 V and the pressure in the discharge space is set so that a discharge current of about 10 mA results. The second step of the oxidation process also takes about an hour. Overall, despite the long treatment duration, only an oxide layer thickness of about 0.2 μ is achieved.
From FR-PS 14 52 540 a method for forming an oxide glass layer of predetermined pattern is described on a semiconductor body, in which the areas not to be covered by the glass must first be coated with silver. The entire surface is then covered with an oxide glass layer.

Use of a high frequency field according to the invention possible, as this ensures rapid ionization of the oxygen. Hiring the right one Pressure is also important here. Pressures between 1 and 3 Torr, as specified in DT-AS 12 89 382 are much too high, since the free path lengths for the electrons are much? u small will. On the other hand, a small pressure of 0.3 Torr, as described in FR-PS 14 52 540, is sufficient, alone is not enough to achieve satisfactory results. It must have both characteristics, namely optimal discontinued Dnick and high frequency application, come together to create a sudden enable high plasma temperature.

In FIG. 1 is a schematic representation of the reaction apparatus used in the process according to the invention. The in the F i g. Reference number 1 given in 1 stands for a high-frequency source which, for example, supplies high-frequency energy of 420 kHz. A test piece 4 is placed on a quartz or aluminum oxide tube 3 arranged vertically in a bell jar 2. The bell jar 2 must be sufficiently evacuated with the aid of a vacuum pump 5 shown schematically. The negative pressure is set by introducing oxygen gas (O 2 ) from a suitable source via a needle valve 6 and a shut-off valve 7 during evacuation. The vacuum is maintained at about 0.3 torr when the specimen is gallium arsenide (GaAs), while a pressure of 0.4-0.6 torr is used when the specimen is gallium arsenide phosphide (GaAsi, Ρ,) or gallium phosphide (GaP) exists. Then, by applying high frequency energy, a low density plasma can be formed instantaneously. If the test piece is made of gallium arsenide (GaAs), the anode voltage is around 7 kV, while if gallium arsenide phosphide (GaAs, -, P,) or gallium phosphide (GaP) test pieces are used, an anode voltage of around 8 kV is used. When the low density plasma is in thermal equilibrium. its temperature, which can be determined by inserting a Chromel-Alumel thermocouple into the plasma, is about 1000 to 1300 ° C. By treating the specimen with the plasma discharge for a reaction time of about H) seconds, it is up to a thickness of about 10 μ oxidized. During the reaction time, the oxygen atmosphere is kept constant at reduced pressure by introducing oxygen gas (O 2).
The F i g. 2a-2e show cross-sections of Probestük ken using the inventive Method are provided with a dielectric insulation layer.
The first step of the treatment is shown in FIG. 2a. In this embodiment, a gallium arsenide semiconductor substrate (GaAs) 8 with a specific resistance of ΙΟ 6 Ωαη is used, ίο By a growth process, an epitaxial gallium arsenide layer (GaAs) 9 is applied to the surface of the gallium arsenide substrate (GaAs) 8, which has an impurity density of about 10 16 / cm 3 . An aluminum layer (Al) 10 is evaporated onto the epitaxial layer 9 by means of a vacuum vapor deposition process. The aluminum layer (Al) 10 is partially, as shown in FIG. 2b, removed with the aid of a photo process. The test piece is introduced into the reaction apparatus in the state shown in FIG. 2b and subjected to oxidation with the aid of a high-frequency discharge in an oxygen atmosphere. As a result, an insulating oxidized layer 11 is formed on the free gallium arsenide region (GaAs) which has a thickness which is greater than the thickness of the epitaxial gallium arsenide layer (GaAs) 9. From FIG. 2d shows the cross-section through a test piece, the remaining aluminum layer (AI) of which has been removed with the aid of hydrofluoric acid (HF). The F i g. 2e shows the test piece after the application of ohmic electrodes 12 or 12 'by vapor deposition of indium (In) on the upper surface of the epitaxial gallium arsenide layer (GaAs) 9 or the lower surface of the gallium arsenide substrate (GaAs) 8. Die lower electrode 12 'can be used as the grounding terminal G of the element, while the upper electrode 12 forms electrodes A, B and C of the element.
In FIG. 3 shows the insulation values of gallium arsenide islands as they were formed according to the method according to the invention in the manner illustrated by FIGS. 2a-2e. According to this embodiment, the current-voltage characteristics were determined by connecting gold wires (Au) to the respective ohmic electrodes 12 and 12 'and using the upper electrode 12 as a positive electrode. The square root of the applied voltage V is plotted on the abscissa and the current intensity / is plotted on the ordinate on a logarithmic scale. The in the F i g. The dashed curve (1) shown in FIG. 3 corresponds to the measurement between the electrodes A and G of the test piece shown in FIG. The solid curve (2) of FIG. corresponds to the measurement between electrodes A and S of the test piece shown in FIG. while the dashed curve (3) of FIG. 3 corresponds to the measured values between the electrodes A and C of FIG. 2e were determined. The specific resistance of the oxidized layer 11 is approximately up to 10 ° Ωcm, so that the current flowing through the oxidized layer no can essentially be neglected. Accordingly, it is assumed that the measured current is mainly formed by a current flowing through the semiconducting gallium arsenide (GaAs) substrate 8, so that it can be said that an ideal Diekirch insulation is achieved.
To illustrate a further embodiment of the invention, the formation of an insulation and Protective layer for a pn junction of a gallium ar-
senid-Diode (GaAs) unter Bezugnahme auf die F i g. 4a — 4d erläutert.senid diode (GaAs) with reference to FIG. 4a-4d explained.
In FIG. 4a shows an η-conductive gallium arsenide (GaAs) substrate 13 which has an impurity concentration of 10 16 cm -3 . Zinc (Zn) is diffused into this n-conductive substrate 13 in an amount of 10 18 cm " 3 , resulting in a 1.5 to 1.7 μ thick p-conductive layer 14. After the vapor deposition of an aluminum layer (Al) The desired area of the aluminum layer (Al) is removed with the aid of a photographic process on the entire surface of the p-conductive layer 14. The sample is then introduced into the reaction apparatus shown in FIG. 1 and subjected to oxidation in the plasma this oxidation oxidizes the free gallium arsenide regions (GaAs), which do not have an aluminum layer, to a depth which extends beyond the pn junction, as a result of which the oxidized layer 16 shown in FIG. 4b is formed in the same way as already described above, the vapor-deposited aluminum layer (Al) 15 is removed, after which indium electrodes (In) 17 and 17 'are vapor-deposited is shown as dashed curve B in Figure 4d. The solid curve A in this figure stands for the current-voltage characteristic of a sample which, for comparison purposes, had not been treated with the oxidation process described here. As can be seen from FIG. 4d, the sample treated according to the method according to the invention shows a certain deviation in the counter-voltage characteristic.
In dieser Fig.5 stellt die gestrichelte Kurve B die Kennlinie einer mit der PlasmaoxydationThe separation and protection of the pn junction of a Gailiumarsenidphosphid element (GaAs, _ «P ,; χ = 0.4) can be done by keeping the oxygen pressure at 0.4 to 0.6 Torr and the anode voltage at the high frequency energy Holds 8 kV and carries out the process in the same way as that used for the treatment of the pn junction of the gallium arsenide diode (GaAs). In FIG. 5 shows an example of a current-voltage characteristic curve of such a sample. In this FIG. 5, the dashed curve B represents the characteristic curve of one with plasma oxidation
