Verfahren zum Herstellen eines Detektors.Method of making a detector.
The invention relates to a method of manufacture a detector for gamma spectroscopy with a semiconductor body made of germanium, in which two opposite one another Lithium is diffused into surfaces of the semiconductor body and then drifted.
The compensation of imperfections in a semiconductor body is known (Pell in the "Journal of Applied Physics", Volume 31, 1960, page 291). When producing lithium-drifted germanium detectors, also called Ge (Li) detectors for short, lithium is used in p-type germanium diffused in and then drifted into the interior of the crystal by applying an electric field. During this drift process, Li ions with a gallium basic doping of the semiconductor body form Ga ~ and Li + pairs and thereby compensate for the basic doping. This gives two opposing areas with opposite conductivity, which are separated by an intrinsic zone, a so-called pin structure. If this semiconductor arrangement with the construction of a diode to reduce the leakage current is cooled to 77 K, it can be used as a kind of solid-state ionization chamber for recording or for spectroscopy of ionizing radiation.
While the energy resolution of detectors with a sodium iodide crystal for gamma energies up to about 1 MeV is around Ί ° / ο , with germanium detectors an energy resolution of less than $ 0.2 can be achieved.

Because of this high energy resolution, the lithium-drifted G-ermanium detectors "are already in many areas introduced the gamma spectroscopy.
Germanium detectors with a relatively small volume, however, have a low detection probability, which is also the case cannot compensate for longer measuring times. The measuring times are often limited by the fact that the Substances often have short disintegration times. If small detectors are used, the result is that the pulse rates are too low. In addition, long measurement times, for example on an accelerator, are expensive. A higher probability of detection in the peak of the spectrum corresponding to the total energy of the gamma quantum one obtains with a large intrinsic Volume of the detector. A large volume results from a large irradiation area and a deep intrinsic one Zone. However, the size of the area is limited by the raw material. An increase in the detection probability could therefore only be achieved by increasing the absorption thickness in the detector. Since the drift depth is proportional is the root of the drift time, a great drift depth can only be achieved with a long drift time. A Producing a large volume by means of a simple planar drift is therefore very tedious.
Damit vergrößert sich die Wahr-It is also already known to use a radial drift ("Can.J.Phys.", Volume 43 (1965), page 1173). In this procedure relatively short drift times are obtained. With this from the outer surface of a cylindrical semiconductor body If the volume has drifted forward, an enlargement of the sensitive volume is obtained simply by means of a correspondingly long one Cylinder. At the same time, however, this has the disadvantage that the electrical capacitance is correspondingly large. You get thus a greater amplifier noise and a correspondingly reduced energy resolution of the detector-amplifier system. In addition, a small drift depth generally also means a bad ratio of sensitive to insensitive volume. This increases the probability

You can also use a cylindrical semiconductor body at the same time drift from its lateral surface and from one of its base surfaces. With this coaxial drift, however, one obtains also a relatively large capacity.
The invention is based on the object of providing a detector with a large intrinsic volume in a germanium semiconductor body to create by a drift process with the shortest possible drift time. Such semiconductor diodes with intrinsic Volumes for gamma spectroscopy should also have a homogeneous field. Namely, it was recognized that the inhomogeneous Field of coaxially drifted detectors for the collection properties is disadvantageous. In addition, such a detector should have the smallest possible capacitance.
Nach diesem Verfahren hergestellte Detektoren haben ein homogenesThis object has already been partially achieved by the so-called two-sided drift method with an alternating voltage, as described by Büker in "Semiconductor Detectors", Springer-Verlag, 1971 on page 137. In this process, lithium is allowed to diffuse into the p-germanium from two opposite sides of a germanium block and then drift. This creates an n + -pp + system, which is made up of two diodes placed on the back. For drifting, an alternating field is applied to the crystal in such a way that with each half-wave of the alternating voltage, one side of the crystal is biased in the reverse direction and the drift process takes place from this side. As soon as the two compensated areas meet in the middle of the crystal, an η-contact of the system is removed and replaced by a p-contact. The uncompensated p-conducting area remaining in the center of the crystal after the end of the alternating voltage two-sided drift is then compensated by a direct voltage drift in a known manner. Detectors manufactured using this method are homogeneous

elektrisches Feld und eine kleine Kapazität. Die Driftzeit ist jedoch größer als beim Verfahren der koaxialen Drift.electric field and a small capacitance. However, the drift time is greater than with the coaxial drift method.
The invention is based on the knowledge that the drift time can be significantly shortened if the entire drift is carried out with a DC voltage, and the invention is thus that the two opposite surfaces of the semiconductor body with a pole one DC voltage source are connected, the other pole of which is applied to the p-conductive part of the semiconductor body. With With this method, the finished detector is obtained with a correspondingly smaller drift time.
Since the drift zones grow against each other in this process, the semiconductor body is already compensated when only half the thickness of the semiconductor body has drifted is. Since the planar drifted i-zone thickness increases with the root of the time, with double-sided drift one needs for the complete compensation of the semiconductor body not significantly more than the fourth part of the drift time.
To further explain the invention, reference is made to the drawing, in which FIG. 1 shows the structure of a semiconductor body with the circuit of the circuit and in each of which FIGS. 2 to 6 illustrate a process step.
6 sind zwei diesen vorgelagerte n-leitende Zonen 11 und 12 gebildet, aus denen Lithium-Ionen in den p-leitendenAccording to Figure 1 is a semiconductor body 2, which is preferably made of p-doped germanium can exist as a base body for a Radiation detector intended for gamma spectroscopy. This rectangular or cuboid base body 2 has a base area 4 and a top area 6 and its height h should preferably be smaller than the extent of the base or Be the top surface of the body. The height h is thus smaller than the diagonal of the base area, which is not shown in more detail in the figure 4 and in particular less than half the edge length a of the base body 2. Base body 2 are drifted in. For this purpose, the Base and top surface 4 ″ and 6 of the flat base body 2, respectively with the negative pole of a DC voltage source 8 connected, whose DC voltage TJ-, as a drift voltage for the Base body 2 is provided. The positive pole of the DC voltage source 8 is connected to an electrode 10 arranged in the middle between the two diffused zones 11 and 12, which can advantageously surround the entire base body 2. The double-sided drift arises in front of the two Zones 11 and 12 each have an intrinsic area of the base body 2 by compensating for the basic doping, which is in the Base body 2 is expanded into it until the entire base body between the zones 11 and 12 is compensated.
The process steps for producing a detector for gamma spectroscopy according to the invention consist of the 2 to 5 in that the according to FIG. 1 initially by diffusion Base body provided with the regions 11 and 12 by lithium 2 by applying the drift voltage U, between the diffusing surfaces and about the middle of the p-conducting Base material each have an intrinsic conductive zone 14 or 16 of the base body upstream of the two zones 11 and 12 2 is created.
However, it will generally not be a flat one Transition surface between the i-areas 14 and 16 and the not yet compensated p-conducting base material arise, because the crystal temperature in the center will generally be slightly higher. In the case of a rectangular crystal, Without special measures, the heat dissipation at the edges can also be better than in the middle of the crystal and in it In the higher temperature range, the mobility of the lithium ions is correspondingly greater. Therefore i-p transitions arise with an approximately parabolic shape. If the p-conducting median strip according to Fig. 4 is in the middle between the drift fronts the i-conductive areas only a few millimeters

beträgt, kann, eine der diffundierten Schichten, beispielsweise der Bereich 11, entfernt und durch einen p-leitenden Kontakt 18 ersetzt werden, der beispielsweise durch Einlegieren von p-leitendem Dotierungsstoff, beispielsweise Gallium-Indium Gain, hergestellt werden kann.is, can, one of the diffused layers, for example the area 11, removed and replaced by a p-conductive contact 18, for example by alloying of p-type dopant, for example gallium-indium gain, can be produced.
During the further drift, only the intrinsic drift is then used Area 16 upstream drift front advanced into the remaining p-conductive material and thus this p-conductive layer resolved from the center, as shown in Fig. 4, in which only part 20 of the p- -conductive area remains at the edge of the semiconductor body.
The final state is reached when the p-conducting edge region 20 is also compensated by the expansion of the intrinsic zone 16 is as shown in Fig.5. The p-type remains in this base body, which has drifted on both sides Electrode 18 and the n-conductive zone 12 with an i-conductive central region in between.
In the exemplary embodiment, the method for producing a detector for gamma spectroscopy with a drifted Semiconductor body made of germanium described on the basis of a rectangular or cuboid crystal. The procedure but can also be designed with a cylindrical crystal body, whose base and top surface by diffusion be provided with η-conductive zones, which then compensate for the p-conductive central area through double-sided drift bring about. In this embodiment, the semiconductor body, the height of which is preferably less than Radius of the cylinder can be provided in the middle with a ring-shaped electrode, which is then marked with the plus -Pol of the DC voltage source is connected, as shown in Figure 1 in connection with the cuboid crystal 2 has been.
