Description
Ein solches Verfahren ist bekannt aus der US-PS30 11089.The invention relates to a method of manufacture a charge storage plate in which a mosaic of Alloy diodes are formed by alloying a metal. Such a method is known from U.S. Patent 30,11089.
One particular type of such charge storage disk is one in a vidicon pickup tube used a germanium charge storage plate containing a number of diodes emitted by an electron beam are scanned. Germanium Vidikon pickup tubes are used for imaging large Infrared wavelengths Application at which the silicon vidicon pick-up tubes become ineffective.
A typical charge storage plate for a vidicon germanium pickup tube contains a germanium disk with a number of separate photosensitive diodes with PN junctions on the dem Electron gun facing surface of the charge storage plate. It turned out that the most suitable method for the formation of PN junctions in the germanium wafer with for the Effect of the Vidikon pick-up tubes desired characteristics is the indium alloy process.
In operation, the electron beam repeatedly sweeps across the surface of the charge storage plate and charges each diode to cathode potential. Photoconduction and subsequent discharge occurs with each of the PN junctions according to an infrared image projected onto the back of the charge storage plate. The recharge current forms the electrical signal output of the vidicon pickup tube. An insulating layer on the parts of the charge storage plate between the diodes prevents the electron beams hit the germanium disc, so that the so-called dark current is reduced to a minimum is restricted. For the most satisfactory effect possible, the insulating layer is usually in grooves down around each of the diodes.
Enes der wichtigsten Probleme der bekannten Verfahren zur Bildung der von dem Elektronenstrahl abzutastenden Oberfläche der Ladungsspeicherplatte für die Vidikon-Aufnahmeröhre ist, die Bildung einerOne of the main problems of the known Method of forming the surface of the charge storage plate to be scanned by the electron beam for the Vidikon pickup tube is the formation of a
Another The problem of the known embodiments is the possibility that in places an insulating coating, usually of an oxide on which indium metal is formed and on top of that of indium alloy existing diodes after their manufacture remains In such cases, builds up during operation of the vidicon pickup tube places a charge on the insulating coatings that carry the electron beam from the diode, thereby impairing the effectiveness of the pickup tube.
Die richtigeWhen making a charge storage plate for a vidicon pickup tube, a photolithographic Method of depositing the insulating material in the grooves around each of the diodes of the Charge storage disk can be applied. In this process, a mask is made and the Electron beam facing surface of the charge storage plate arranged so that when deposited of the insulating material in the grooves around each of the diodes, no insulating material on top of the Diodes can be knocked down. The right

The removal of the insulating material, which should nevertheless be deposited on the diodes, takes place by etching. This procedure does not prevent that which is left on the diodes Indium metal oxidizes.
It is also possible in the manufacture of a charge storage plate for a vidicon pickup tube simply magnesium oxide on the entire surface facing the electron beam, including

For the sake of completeness, it should also be mentioned that it is known from semiconductor technology (see US Pat 28 23 148), to manufacture alloy diodes by alloying a metal that amalgamated with mercury,

The invention is based on the object of developing a method of the type mentioned at the outset in such a way that that for the application of insulating material on the part of the main surface not occupied by the diodes the semiconductor wafer requires neither a mask nor such mechanical processing steps must be used where there is a risk of damaging diodes.
Diese Aufgabe wird erfindungsgemäß durch die im kennzeichnenden Teil des Hauptanspruchs genannten Merkmale gelöstAccording to the invention, this object is achieved by what is mentioned in the characterizing part of the main claim Features solved
A number of PN junction diodes are made by known methods, e.g. B. by alloying with indium, and with grooves formed around each of the diodes on a germanium disk then mercury is added attached to the surface of the charge storage plate on the side facing the electron beam, so that the remaining indium metal on each of the diodes forms a liquid amalgam with this mercury that dissolves in the liquid mercury and is removed with the help of this mercury. By distance of the amalgam, each of the diode surfaces is completely exposed, especially the deposited insulating material as well as the existing insulating coatings also mechanically with the liquid Mercury and the dissolved indium amalgam are brushed away. The exposed diode surface consists of germanium that is doped with indium metal and does not oxidize easily under normal conditions. The resulting charge storage disk is then placed in a vidicon receiving tube by conventional methods built-in.
Es zeigtThe invention is explained in more detail below using an exemplary embodiment with reference to the drawing. It shows
Fig. 1—3 Teilschnitte durch eine Ladungsspeicherplatte in verschiedenen Herstellungsstufen und1-3 are partial sections through a charge storage plate in various stages of manufacture and FIG
Fig.4 einen Schnitt durch die fertige Ladungsspeicherplatte. 4 shows a section through the finished charge storage plate.
The charge storage plate 4, part of which is shown in detail in Figure 4, contains a number of diodes 7 with surfaces 18 and PN junctions 8 which, as will be described in detail below, are formed on the surface of the large germanium region 6 are. During normal operation, the large germanium region 6 is biased by a potential V 0 that a few volts is positive with respect to the cathode potential of the electron beam generation system 5. The scanning electron beam impinges on each of the diode surfaces 18 and, because each PN junction 8 is reverse biased, the electrons accumulate on surfaces 18 until the surfaces 18 reach cathode potential and repel the electron beam. In the absence of incident radiation, a good PN junction 8 can hold most of the accumulated charge for a considerable period of time. However, when radiation 21 is absorbed in the large germanium region ti, charge carriers are formed therein, which migrate to the PN junctions 8 and cause the accumulated to charge to flow away. The next time the electron beam scans surface 18, surface 18 is rapidly brought to cathodic potential. The output signal can be coupled to a video signal processing device (not shown).
The invention will now be described in detail with reference to FIGS. 1 shows PN junctions 8 obtained by alloying with indium, which are formed by a known method in an N-conductive region 6 of a germanium wafer mechanical mask. Usually a short time after these surface portions have been exposed to air, an insulating layer 12, generally of an oxide, forms on the outer surface of the indium metal 10. The following steps consist in depositing a silicon oxide layer on the surface 15 and on the insulating layer 12, then alloying the indium metal into the germanium region 6 by heating and subsequently removing the silicon oxide layer by etching with an HF-containing HNO 3 solution. The silicon oxide layer serves to maintain the low-melting indium metal at each diode location during the heating process. The indium material 10 not used during the doping of the P + region 11 and the insulating layer 12 remain on top of the P + region 11.
As shown in Figure 2, grooves 13 are now etched around each of the P + regions U by a known method. The surface 15 of the charge storage plate is z. B. immersed in a 4% KOH solution and used as an anode; while a germanium rod serves as the cathode; the other side of the charge storage plate 4 is illuminated during the etching process. Etching is preferably also carried out below the indium metal 10 (14). As shown in Fig.3. a suitable material is deposited in the grooves 13 to form an insulating layer 17 and in places on top of the insulating layer 12 to form an insulating layer 16. One of the conventional methods of depositing insulating material that has been found suitable in this case is that silicon oxide is evaporated from a source at about 1000 0 C in an oxygen atmosphere low Drukkes. The insulating layers 16 and 17 contain silicon dioxide in this case.
The charge plate 4 is then immersed in liquid mercury e.g. B. immersed under atmospheric conditions. The mercury is amalgamated with indium metal 10, which is then done by shaking the charge storage plate 4 and lightly brushing off the amalgam on the side facing the electron beam both the insulating layer 16 and the insulating layer 12 can be removed, thereby removing each of the diode surfaces 18 is exposed. Germanium is insoluble in mercury and at room temperature mercury does not wet germanium, so that the mercury retains the electrical properties of the charge storage plate 4 not affected. However, to ensure that the mercury is completely from the When the charge storage plate 4 is removed, it is preferably kept in a vacuum for about 2 hours at about Sintered at 180 ° C.
F i g. 4 zeigt einen Schnitt durch eine fertigeIt should be noted that the undercut (14), which is due to the umbrella masking effect of the indium metal part 10 contributes to the rapid formation of the amalgam in that direct contact between the indium metal part 10 and the attached (mercury is manufactured. It is assumed that small defects in the insulating layer 16 and in the insulating layer 12 also allow the attached Mercury makes contact with indium metal part 10. The method according to the invention can also be used with other metals amalgamating with mercury such as tin, lead, bismuth, gold, thallium, silver, zinc and gallium. The procedure for these others Metals is practically no different from the process with indium. The procedure after the The invention is also suitable for the production of charge storage plates from silicon, since silicon is likewise is insoluble in mercury and is not wetted by mercury at room temperature.
