Abstract
Siliciumcarbidhalbleiter-Schichtstruktur, erhalten durch ein Verfahren, das die Schritte umfasst:

ii. Aushärten des keramikbildenden Polymervorläufers bei einer Temperatur unter 700°C, wodurch eine gehärtete Schichtstruktur gebildet wird; und anschließend
iii. Ausglühen der gehärteten Schichtstruktur bei einer Temperatur zwischen 1000°C und 1800°C, wodurch eine Siliciumcarbidhalbleiter-Schichtstruktur erhalten wird; dadurch gekennzeichnet, dass der Siliciumcarbidfilm (2) einkristallin ist und einen porösen Kern (22) mit einer Porosität von 1 bis 40% aufweist, wie durch Querschnitts-REM-Bildanalyse bestimmt.

- ii. einen einkristallinen Siliciumcarbidfilm (2), wobei der Siliciumcarbidfilm (2) eine untere Schicht (21), einen porösen Kern (22) und eine nichtporöse obere Schicht (23) aufweist;
- iii. eine Siliciumcarbidbindeschicht (3) auf einer ersten Seite, die in direktem Kontakt mit dem Siliciumcarbidsubstrat (1) steht, und auf einer zweiten, der ersten Seite gegenüberliegenden Seite, die in direktem Kontakt mit den Poren der unteren Schicht (21) des einkristallinen Siliciumcarbidfilms (2) steht und teilweise darin imprägniert ist.
- i. a silicon carbide substrate (1) having a bottom and a top;
- ii. a single crystal silicon carbide film (2), the silicon carbide film (2) having a lower layer (21), a porous core (22) and a non-porous upper layer (23);
- iii. a silicon carbide bonding layer (3) on a first side, which is in direct contact with the silicon carbide substrate (1), and on a second side, opposite the first side, which is in direct contact with the pores of the lower layer (21) of the single-crystal silicon carbide film ( 2) stands and is partially impregnated in it.
