Darstellung der ErfindungPresentation of the invention
The object of the invention is therefore to provide a power electronic switching cell arrangement in which the anti-parallel to the bipolar transistor arranged with arranged drive electrode diode of the first power semiconductor switch is protected against excessive current gradients.
This object is solved by the features of the independent claim. In the dependent claims advantageous developments of the invention are given.
The power electronic switching cell arrangement according to the invention comprises a first controllable bidirectional power semiconductor switch with controlled unidirectional current-carrying direction and a second drivable bidirectional power semiconductor switch with controlled unidirectional current-carrying direction connected in series, the first power semiconductor switch having a bipolar transistor with isolated drive electrode and a diode connected in antiparallel thereto and the second power semiconductor switch has an integrated gate-commutated thyristor and a diode connected in anti-parallel. Furthermore, the power electronic switching cell arrangement has an energy storage circuit, which energy storage circuit is connected in parallel with the series connection of the first power semiconductor switch with the second power semiconductor switch. According to the invention, a current increase limiting network is now connected in parallel with the second power semiconductor switch, wherein the current increase limiting network comprises a controllable unidirectional power semiconductor switch with controlled unidirectional current carrying direction. The current increase limiting network advantageously has the effect that the current gradient dI / dt at the diode of the first power semiconductor switch connected in antiparallel to the bipolar transistor is limited when the integrated gate-commutated thyristor of the second power semiconductor switch is turned on and thus only moderate current peaks occur at this diode that this diode can be successfully protected against excessive losses and associated high thermal loads.
