Abstract
Description
The invention relates to a magnetically sensitive Layer arrangement with GMR effect, especially for use in a temperature-insensitive GMR sensor, and a Process for their preparation according to the genus of independent claims, such as known from US 5 510 172.
Aus G. Binasch et al., Phys. Rev. B 39 (1989), Seite 4828 ff. und M. N. Baibich et al., Phys. Rev. Lett. From G. Binasch et al., Phys. Rev. B 39 ( 1989 ), page 4828 ff. And MN Baibich et al., Phys. Rev. Lett. 61 ( 1988 ), page 2472 ff., Layer systems are known which show a so-called GMR effect ("Gigant Magneto-Resistance"). In the simplest form, at least two thin magnetic layers, which consist, for example, of cobalt, are each separated from one another by a non-magnetic intermediate layer, which consists, for example, of copper. An external magnetic field then triggers and measures a change in resistance in such a layer sequence. According to P. Levy, Solid State Physics Series, 47 ( 1994 ), page 367 ff., This change in resistance can reach up to 100% of the output resistance. Furthermore, it is already known to use the GMR effect in such layer arrangements in sensors for measuring magnetic fields.
However, a disadvantage of such GMR sensors is that a large magnetic field-induced resistance effect occurs, at the same time, however, also high temperature coefficients of approx. 1000 to 1500 ppm / K (parts per million per Kelvin) occur. The temperature coefficient is to be understood the relative change in electrical resistance the magnetically sensitive layer arrangement in a given starting temperature of, for example, 20 ° C. Change in this temperature.
Therefore, known GMR sensors have so far, if they within a wider temperature range of for example, more than 100 ° C to be used with a bridge circuit of several individual resistors be provided, each showing a GMR effect.
The object of the present invention is a magnetic sensitive layer arrangement in which the GMR effect occurs, and to develop a process for their production, wherein the temperature coefficient of the magnetically sensitive Layer arrangement adjustable via the manufacturing process should be. In particular, continue with this Layer arrangement particularly low values of Temperature coefficients can be achieved.
The magnetically sensitive layer arrangement according to the invention and the inventive method for producing a magnetically sensitive layer arrangement with GMR effect the advantage over the prior art that a Simplification and significant cost savings with GMR Sensors with such a magnetically sensitive Layer arrangement for magnetic field measurement is achieved.
Next is with this layer arrangement due to the adjustable low temperature coefficient now also a magnetometer realizable that is an absolute Magnetic field measurement allowed and not only Magnetic field changes, for example via a Bridge circuit, detected.
Next is the temperature coefficient of the generated Layer arrangement can be reduced so far that a single magnetically sensitive layer arrangement with GMR effect as Resistance in a GMR sensor is sufficient to deal with it a magnetic field detection and measurement over a larger one Allow temperature range.
Advantageous developments of the invention result from the measures specified in the subclaims.
So it is particularly advantageous if the material at least one layer of the layer arrangement in one first process step in chemically reactive and / or thermodynamically unstable form is generated. Thereby the chemical modification of this material takes place in one second step particularly quickly and easily.
The chemical modification of a material at least one Layer of layer arrangement is very simple and advantageous in that the finished layer arrangement after the first process step of a reactive gas atmosphere is exposed, which is particularly advantageous Oxygen atmosphere, air, an ozone-containing gas atmosphere or is a water-containing gas atmosphere.
To accelerate, control or initiate the chemical modification of a material of a layer of Layer arrangement becomes the layer arrangement in the second Process step further advantageously one Subjected to temperature treatment, which is particularly advantageous at least temporarily combined with the reactive gas treatment becomes.
The chemical modification of a material at least one Shift is particularly easy if this Material in the first process step by a typical non-equilibrium process such as Sputtering, vapor deposition, CVD or PVD has been generated. This material is therefore advantageous and often porous chemically reactive or in one thermodynamically unstable phase, making it the second Process step easy to a chemical modification, in particular by phase change into a thermodynamic more stable phase.
This is particularly advantageous and technically simple chemical modification of a material at least one Layer if this is an electrically at least weak can form conductive oxide. In this case it offers itself as chemical modification, especially oxidation for example, by storing or tempering the Layer arrangement in an oxygen-containing gas atmosphere is achieved.
The method according to the invention further Temperature coefficients of the layer arrangement generated achievable or specifically adjustable, which is typically are significantly less than 600 ppm / K, while at the same time the GMR effect, d. H. the relative change in electrical Resistance when applying a magnetic field compared to Layer arrangements that do not involve any chemical modification of the Material has not undergone at least one layer changed significantly.
The invention is explained in more detail with reference to the drawing and in the description below. Fig. 1 is a schematic diagram showing a magnetic sensitive layer arrangement with ultra thin layers of magnetic and nonmagnetic materials.
The figure shows a magnetically sensitive layer arrangement 10 , which consists of a plurality of alternating magnetic layers 11 and non-magnetic layers 12 . The magnetic layers 11 are each separated from one another by a non-magnetic layer 12 .
In the example explained, the layer arrangement 10 initially consists of 11 magnetic layers 11 made of cobalt and 10 non-magnetic layers 12 made of copper in a first method step. The thickness of the magnetic layers 11 is typically approximately 2 nm, the thickness of the non-magnetic layers 12 is typically 1 nm or 2 nm. The layer arrangement 10 further shows a change in the electrical resistance (GMR effect) when an external magnetic field is applied. This GMR effect is approximately 20% in the example explained, ie there is a relative change in the electrical resistance of the layer arrangement 10 of 20%, provided an external magnetic field of, for example, 1 mT T to 100 mT is applied.
The layer arrangement 10 is generated in the first method step in such a way that first the sequence of layers 11 , 12 made of magnetic or non-magnetic material, ie in the illustrated example made of Co and Cu, alternately in a manner known per se in vacuo onto a substrate from, for example, the surface is sputtered with silicon provided with SiO 2 .
Since this sputtering is a non-equilibrium process, the deposited materials of the layers 11 , 12 are then at least partially in an unstable crystalline phase or in a thermodynamically unstable state.
These materials are partially present in the layers 11 , 12 in amorphous form and / or at least in some areas there occur nanocrystalline phases or nanoscale particles or clusters in the order of the thickness of the respective layer 11 , 12 . Together with an increased porosity compared to single crystals or epitaxially grown layers and an increased proportion of interfaces due to the structure explained, these materials of the layers 11 , 12 are thus particularly chemically reactive towards single crystals or epitaxially grown layers. They tend in particular to at least partial oxidation or to oxidation processes which start or are dominated by interfaces. These processes can also be associated with phase changes, grain boundary growth, etc.
After the layer arrangement 10 has been produced in the first method step, this layer arrangement 10 is then exposed in the course of a second method step to an oxygen-containing atmosphere, for example air, as a reactive gas atmosphere. A partial chemical modification takes place, in particular an oxidation of the previously deposited materials of the layers 11 , 12 .
This is indicated schematically in the figure in that copper regions 14 and copper oxide regions 13 are drawn in the layer 11 . However, the figure is not to be understood in such a way that there is an exclusive or complete or regular arrangement of copper or copper oxide regions 13 , 14 in the layer 11 . Furthermore, depending on the material or composition or structure of the layers 11 , 12 , the chemical modification can also affect only the magnetic layers 11 or only the non-magnetic layers 12 .
In order not to significantly impair the electrical properties of the layer arrangement 10 , it is expedient in any case if the materials of the layers 11 and / or of the layers 12 are selected in such a way that they form an oxide which is at least weakly conductive.
The layer arrangement 10 was stored in air in the example explained for 700 h. The layer arrangement was then additionally annealed in the course of the second process step at 150 ° C. for 70 h in air.
In addition to air as a reactive gas atmosphere, it has been found that in the second process step, for example generally used an oxygen-containing gas atmosphere can be. In particular, an oxygen atmosphere, a ozone-containing gas atmosphere or a water-containing one Gas atmospheres have proven to be particularly suitable.
After completion of the second process step, a temperature coefficient of the layer arrangement 10 was measured, which was 160 ppm / K (parts per million per Kelvin) at an initial temperature of 20 ° C. In contrast, an analog, magnetically sensitive layer arrangement produced by a known method from corresponding metallic layers of Co and Cu of the same number and thicknesses, with no chemical modification of the layers 11 , 12 taking place in a second method step, on the other hand resulted in a temperature coefficient of 1300 ppm / K. However, the GMR effect was almost equally strong in both layer arrangements and remained unchanged at approx. 20% with a magnetic field of 40 mT.
Als magnetisches Material eignet sich beispielsweise auch Fe, Co, Mn oder NiFe.Modifying the above Embodiment can be used as a non-magnetic material Cr or Ag can also be used instead of Cu. As magnetic material is also suitable for example Fe, Co, Mn or NiFe.
The thickness of the magnetic layers 11 can be in the range from approximately 1 nm to approximately 4 nm. Only the thickness of the non-magnetic layer 12 should be set as precisely as possible, depending on the material combination chosen, to a value of 1 nm (± 0.3 nm) or 2 nm (± 0.3 nm).
The total number of layers 11 , 12 of the layer arrangement 10 is at least three, ie two magnetic layers 11 and one non-magnetic layer 12 . However, up to 40 layers 11 , 12 can also be used.
For the period of storage or exposure of the layer arrangement 10 in the selected reactive gas atmosphere, times between 1 h and 2000 h have proven to be expedient.
The storage period can be shortened in that the storage is followed by a temperature treatment of the layer arrangement 10 in the reactive gas atmosphere. Suitable times for this temperature treatment are between 1 h to 200 h, during which time the layer arrangement 10 is heated to temperatures from 50 ° C. to 300 ° C., in particular to 150 ° C.
The person skilled in the art can determine the precise parameters for setting a desired temperature coefficient in a simple manner in a given case with a given number and given materials and thicknesses of the layers 11 , 12 of the layer arrangement 10 by varying the parameters reactive gas atmosphere, storage or tempering time and temperature via preliminary tests.
The layer arrangements 10 according to the invention have GMR effects, ie a relative electrical resistance change of the layer arrangement 10 when an external magnetic field of, for example, 40 mT is applied, of typically 5% to 100%, in particular 10% to 30%.
The inventive method further achieved that the temperature coefficient of the layer arrangements 10 , which were produced according to the above explanations, were below 600 ppm / K after the second process step. In the case of the illustrated example from Co / Cu / Co, values below 200 ppm / K were always achieved, for example.
Furthermore, it has been found that the temperature coefficient of the layer assembly 10 may be selectively adjusted by chemical modification of the material at least one layer 11, 12 of the layer arrangement 10th However, all non-magnetic layers 12 and / or all magnetic layers 11 in the layer arrangement 10 are preferably chemically modified in the second method step.
In addition to the explained deposition by sputtering, deposition by vapor deposition can also be used as a method for producing the layers 11 , 12 of the layer arrangement 10 . In addition, other known CVD processes or PVD processes are also conceivable. In any case, it is important that the selected deposition process in the first process step is a typical non-equilibrium process, so that, for example, there is no formation of single-crystal layers or epitaxially grown layers 11 and / or 12 .
