Zunächst sei auf das Herstellungsverfahren der Relaisstruktu ren auf dem Trägersubstrat eingegangen. Wie in Fig. 3 darge stellt ist, wird auf die Oberseite 17 eines Trägersubstrats 10, beispielsweise ein Siliciumsubstrat, eine Passivierungs schicht 11 aufgebracht, welche Ausnehmungen aufweist, in de nen Kontaktierungen 8 angeordnet sind. Über die Kontaktierun gen 8 wird ein elektrischer Kontakt der noch herzustellenden metallischen Mikrostrukturen 15 mit nicht dargestellten Lei terbahnen des Trägersubstrats 10 ermöglicht. Die Passivie rungsschicht 11 bildet einen Schutz für die Leiterbahnen und elektronischen Schaltungsteile des Trägersubstrats 10. Auf die Passivierungsschicht 11 wird eine einige Mikrometer dicke Polymerschicht 12, beispielsweise ein Fotolack aufgebracht und strukturiert, so daß die Kontaktierungen 8 zumindest nicht vollständig von der Polymerschicht 12 bedeckt sind. An schließend wird eine Galvanik-Startschicht 13 auf die Poly merschicht 12 und die Kontaktierungen 8 aufgebracht, bei spielsweise eine 300 nm dicke Chrom-Kupferschicht. Eine zweite Polymerschicht 14 wird auf die Galvanik-Startschicht aufge bracht, deren Dicke in der Größenordnung von einigen 10 Mi krometern liegt. Anschließend werden in die Polymerschicht 14 Ausnehmungen 16 eingebracht, indem zunächst eine Maskierungs schicht auf die Polymerschicht aufgebracht wird, die durch einen Fotolack strukturiert wird, und anschließend die Aus nehmungen 16 in einem Plasma-Ätzprozeß bis zur Galvanik- Startschicht 13 freigeätzt werden. Schließlich wird eine Iso lationsschicht 9 auf die Oberseite der Polymerschicht 14 und auf die Innenwände und Böden der Ausnehmungen 16 aufgebracht. Ausnehmungen 16, deren Innenwände nicht mit der Isolations schicht 9 bedeckt werden sollen, werden durch eine Maskierung abgedeckt. Auf diese Weise ist es möglich, die Isolations schicht 9 nur auf einen Teil der Innenwände der Ausnehmungen aufzutragen. Die Isolationsschicht kann dabei durch einen Plasma-Abscheidungsprozeß hergestellt werden, bei dem bei spielsweise Siliciumoxid abgeschieden wird. Auch können Me talloxide mit Isolatoreigenschaften abgeschieden werden. Da nach erfolgt ein anisotroper Plasma-Ätzprozeß, bei dem die parallel zum Trägersubstrat 10 orientierten Flächen stark ge ätzt werden, während die senkrecht zum Trägersubstrat orien tierten Flächen im wesentlichen nicht geätzt werden. Durch den Ätzprozeß wird die Isolationsschicht 9 auf der Oberseite der Polymerschicht 14 und den Böden der Ausnehmungen 16 ent fernt, so daß die Galvanik-Startschicht nunmehr wieder frei liegt. Die Isolationsschicht 9 verbleibt somit nur noch auf den Innenwänden der hierfür vorgesehenen Ausnehmungen 16. Wie in Fig. 3 gezeigt werden anschließend in einem galvanischen Abscheidungsprozeß metallische Mikrostrukturen 15 aus bei spielsweise Nickel in die Ausnehmungen 16 eingebracht. An schließend wird die Polymerschicht 14 entfernt und danach die Galvanik-Startschicht 13 an den freiliegenden Stellen durch einen naßchemisch selektiven Ätzschritt entfernt, der nicht die Mikrostrukturen 15 angreift. Schließlich wird noch die erste Polymerschicht 12 in einem isotropen Ätzschritt ent fernt. Das Ergebnis ist in Fig. 4 und Fig. 1 dargestellt. Die fertig hergestellten metallischen Mikrostrukturen erstrecken sich in einer parallel zur Oberseite 17 des Trägersubstrats 10 verlaufenden Ebene und weisen senkrecht zur Oberseite 17 verlaufende Seitenwände 7 auf. Da die metallische Mikrostruktur unterhalb der Abschnitte 2 und 5 nicht mit dem Trägersubstrat 10 mecha nisch verbunden ist, kann der Schaltkontakt 2 in Richtung des Pfeils b in Fig. 4 entgegen der Spannkraft der U-förmigen, elastisch biegsamen Federelement 5 bewegt werden und ist gleichzeitig über die metallischen Federelemente 5 und den. Abschnitt 6 elektrisch mit der Kontaktierung 8 verbunden. Die den Festkontakt 1 bildende Mikrostruktur ist derart auf dem Trägersubstrat angeordnet, daß der Schaltkontakt 2 bei einer Auslenkung in Richtung des Pfeils b an den Festkontakt 1 an schlägt. Da die einander zugewandten Seitenwände 7 des Schaltkontaktes 2 und des Festkontaktes 1 nicht mit der Iso lationsschicht bedeckt sind, wird durch den Anschlag des Schaltkontaktes an dem Festkontakt ein elektrischer Kontakt hergestellt und der an den Kontaktierungen angeschlossene Laststromkreis UL des Trägersubstrats 10 geschlossen.As can be seen from FIGS. 1 and 4, a section 6 of the second microstructure is connected electrically and mechanically to the carrier substrate 10 via a contact 8 . Wie in Fig. 1 zu erkennen ist, wird durch eine weitere Mi krostruktur das Betätigungselement 3 gebildet. Das Betäti gungselement weist zwei Hebelarme 31 und 32 auf, die um einen gemeinsamen Drehpunkt 40 schwenkbar sind. Der Drehpunkt 40 ist über seitliche Stege 36 mit M-förmigen elastisch biegsa men Federelementen 35 verbunden, die wiederum über jeweils eine Kontaktierung 8 mit dem Trägersubstrat 10 mechanisch verbunden sind. Der erste Hebelarm 31 des Betätigungselemen tes weist eine Länge 11 auf und ist an seinem freien Ende mit einem gebogenen Steg 22 versehen. Der Steg 22 ist in etwa konzentrisch um den Drehpunkt 40 angeordnet. Von dem Steg 22 steht eine Gruppe von Elektroden 24 ab, welche einen Teil der Steuereinrichtung bilden. Der zweite Hebelarm 32 weist eine Länge 12 auf und ist an seinem freien Ende mit einem seitlich abstehenden Vorsprung 33 versehen. Die Seitenwände 7 des Vor sprungs 33 sind mit einer Isolationsschicht 9 versehen.As can be seen in Fig. 1, the actuating element 3 is formed by a further microstructure. Eine weitere räumlich von dem Betätigungselement getrennte Mikrostruktur bildet einen weiteren konzentrisch um den Dreh punkt 40 angeordneten Steg 21 mit feststehenden Elektroden 23. Der Steg 21 ist über eine Kontaktierung 8 mit dem Träger substrat verbunden. Wie in Fig. 4 zu erkennen ist, greifen die feststehenden Elektroden 23 und die beweglichen Elektro den 24 kammartig ineinander ein, so daß die sich gegenüber liegenden feststehenden und beweglichen Elektroden Kondensa toren 20 bilden. Die Erregerspannung UE wird über die Kontak tierungen 8 an die Elektroden 23 und 24 angelegt. Die Stege 21 und 22 mit den davon abstehenden Elektroden 23 und 24 bil den eine Steuereinrichtung 4 zur Auslenkung des Betätigungs elementes 3. Bei an der Steuereinrichtung 4 angelegter Erre gerspannung UE wird durch die elektrostatische Anziehungs kraft der Elektroden der Hebelarm 31 um den Drehpunkt 40 ent gegen der Spannkraft der Federelemente 35 geschwenkt. Der an fängliche Abstand der Elektroden 24 von den Elektroden 21 kann so eingestellt werden, daß der Hebelarm 31 in Fig. 11 nach unten schwenkt. Durch die Drehbewegung des ersten Hebel ärms 31 gelangt der Vorsprung 33 des zweiten Hebelarms 32 in Richtung des Pfeils a in Fig. 4 an dem Schaltkontakt 2 zur Anlage und drückt den Schaltkontakt 2 entgegen der Spannkraft der elastisch biegsamen Federelemente 5 gegen den Festkontakt 1, wodurch der Laststromkreis geschlossen wird. Die Isolati onsschicht 9 verhindert dabei einen elektrischen Kontakt zwi schen dem Steuerstromkreis und dem Laststromkreis. Bei ausge schalteter Erregerspannung UE wird der Schaltkontakt 2 durch die Spannkraft der Federelemente 5 von dem Festkontakt 1 ge trennt und das Betätigungselement 3 durch die Spannkraft der Federelemente 35 in seine Ruhelage zurückgestellt.Another microstructure that is spatially separated from the actuating element forms a further web 21, which is arranged concentrically around the pivot point 40 and has fixed electrodes 23 . The initial distance of the electrodes 24 from the electrodes 21 can be adjusted so that the lever arm 31 pivots downward in FIG. 11. By rotating the first lever arm 31 , the projection 33 of the second lever arm 32 comes in the direction of arrow a in Fig. 4 to the switch contact 2 and presses the switch contact 2 against the resilience of the elastically flexible spring elements 5 against the fixed contact 1 , whereby the load circuit is closed. The Isolati onsschicht 9 prevents electrical contact between rule's control circuit and the load circuit. When the excitation voltage U E is switched off, the switching contact 2 is separated by the clamping force of the spring elements 5 from the fixed contact 1 and the actuating element 3 is returned to its rest position by the clamping force of the spring elements 35 .
Anders als in dem in Fig. 1 gezeigten Beispiel kann die Iso lationsschicht 9 auch noch an anderen Stellen auf die Seiten wände 7 der metallischen Mikrostrukturen aufgebracht werden. So können insbesondere die feststehenden Elektroden 23 und die beweglichen Elektroden 24 durch eine auf die Elektroden aufgebrachte Isolationsschicht vor einem Kurzschluß geschützt werden. Darüber hinaus ist beispielsweise auch möglich, die Isolationsschicht 9 nicht auf das Betätigungselement 3, son dern auf einen dem Vorsprung 33 zugewandten Seitenwandab schnitt des Schaltkontaktes 2 aufzubringen. Auch ist denkbar, daß die Seitenwände aller in Fig. 1 gezeigter Mikrostrukturen mit der Isolationsschicht 9 bedeckt sind und nur die einander zugewandten Seitenwände des Schaltkontakts 2 und des Festkon takts 1 von der Auftragung einer Isolationsschicht ausgenom men sind.In contrast to the example shown in FIG. 1, the insulation layer 9 can also be applied at other points to the side walls 7 of the metallic microstructures. Eine zweites Ausführungsbeispiel ist in Fig. 2 dargestellt. Funktionsgleiche Bauteile sind mit gleichen Bezugsziffern versehen. Die den Schaltkontakt 2 beinhaltende Mikrostruktur ist in Fig. 2 nicht erneut dargestellt und ist entsprechend zu der Darstellung in Fig. 1 in dem ersten Ausführungsbei spiel aufgebaut. Das Betätigungselement 3 in Fig. 2 umfaßt einen stift- oder stabförmigen Grundkörper 39, der über vier elastisch biegsame U-förmige Federelemente 35 mit Kontaktie rungen 8 des Trägersubstrats 10 verbunden ist. Der stabförmi ge Grundkörper 39 ist in axialer Richtung gegen die Spann kraft der Federelemente 35 auslenkbar. Die beweglichen Elek troden 24 stehen parallel zur Oberseite 17 des Trägersub strats 10 senkrecht von dem Grundkörper ab. Die feststehenden Elektroden 23 stehen senkrecht von Stegen 21 ab, die parallel zu dem stabförmigen Grundkörper 39 auf dem Trägersubstrat 10 angeordnet sind und über weitere Kontaktierungen 8 mit dem Trägersubstrat mechanisch und elektrisch verbunden sind. In Fig. 2 ist der Abstand der beweglichen Elektroden 24 zu den darüber liegenden feststehenden Elektroden 23 in der Ruhelage kleiner als der Abstand zu den darunter liegenden feststehen den Elektroden. Bei an die Elektroden 23, 24 angelegter Erre gerspannung UE wird der stabförmige Grundkörper 39 linear noch oben ausgelenkt und ein mit der Isolationsschicht 9 ver sehenes Ende des stabförmigen Grundkörpers 39 betätigt den Schaltkontakt 2. Da bei diesem Ausführungsbeispiel kein He belarm vorgesehen ist, wird eine größere Erregerspannungen benötigt, um eine zur Betätigung des Schaltkontaktes ausrei chend große Auslenkung des Betätigungselementes 3 zu errei chen.A second embodiment is shown in FIG. 2. The fixed electrodes 23 project perpendicularly from webs 21 which are arranged parallel to the rod-shaped base body 39 on the carrier substrate 10 and are mechanically and electrically connected to the carrier substrate via further contacts 8 . In Fig. 2, the distance of the movable electrodes 24 to the fixed electrodes 23 above them in the rest position is smaller than the distance to the fixed electrodes below them. When applied to the electrodes 23 , 24 excitation voltage U E , the rod-shaped base body 39 is linearly deflected above and a ver with the insulation layer 9 seen end of the rod-shaped base body 39 actuates the switch contact 2 . Since there is no He arm provided in this embodiment, a larger excitation voltages are required to achieve a sufficiently large deflection of the actuating element 3 for actuating the switch contact.
