Abstract
Description
The invention relates to a method of manufacture development of contact structures in semiconductor components, in particular solar cells and semiconductor components with these contact structures. The invention relates in particular on structures of trenches or Holes and procedures for their implementation, the new enable like contacting of solar cells.
Solar cells are components that light in elec convert tric energy. They usually exist from a semiconductor material, the areas or layer different mobility for positive and negative charge carriers, n- or p-conducting areas, contains. The areas are called emitters or bases designated. Positive generated by incident light and negative charge carriers are separated and can through metal provided in the respective areas electrical contacts are made. For usable elec trical performance of the solar cells wear accordingly only those charge carriers that have the contacts reach and not beforehand with each other Recombine charge carriers.
The metallic contacts are usually by evaporating metal, which is subsequently galva is thickened by electroless deposition of Nickel or by printing a metal paste on the Surface of the areas to be contacted. If these areas don't cover the entire solar extend cell surface or for other reasons (e.g. shadowing of the light, increased recombination on Contact, etc.) the metal is only applied in places as described below, this will be by using masks in the manufacture ensured.
When metal is vapor-deposited, a photolithographically produced resist mask ( 3 ) is usually applied directly to the surface of the layer ( 1 ) to be contacted, as shown in FIG. 1a. A metal layer ( 4 ) is then deposited from the metal vapor ( 5 ) over the entire surface and the paint mask is removed.
Another possibility of structuring is to put on or clip on a shadow mask ( 3 ), as shown in Fig. 1b. The further process steps take place as described in connection with FIG. 1a. Printing processes can also be used to apply the metallization. Here, too, masks are used, for example screen printing masks ( 3 ) or preformed clichés (stamp or pad printing). Fig. 1c shows the screen printing method in which metal in the form of a metal paste (6) is pressed by means of a doctor blade (7) in the interstices of the mask.
Grids. The herge with the procedures just described Metal contacts are usually made in a comb realized in the form, d. H. they form so-called grids.
In its simplest form, solar cells consist of full-surface base and emitter areas, the emitter mostly lying on the side (front) facing the light (see FIG. 2). This allows the base to be contacted by applying metal all over the back. The emitter is contacted with a grid with the aim of losing as little light as possible through reflection on the metal contact for the solar cell. One speaks of the shadowing of the solar cell through the contact. The less the shading, ie the more light can get into the solar cell, the greater the current efficiency of the cell per area, and thus the greater the efficiency. In order to guarantee electricity transport with low resistance, the distance between the grid fingers must not be too large, and the number and cross-section must not be too small. A certain amount of shadowing has to be accepted.
Fig. 2 shows a solar cell with the base layer (1), the emitter layer (2) and the emitter grid (8) for contacting the emitter. The front, from which the light ( 10 ) is incident, is formed by the emitter layer ( 2 ). The base contact ( 9 ) is applied over the entire surface of the back of the base layer ( 1 ).
Glunz et al., Optimized High-Efficiency Silicon Solar Cells with JSC = 42 mA/cm2 and η = 23.3%, 14th EU- PVSEC Barcelona, Spain (1997), vorgeschlagen wird. One way to reduce the shadowing caused by the metal contacts is to make the grid fingers tall and narrow, as described in SW Glunz et al., Optimized High-Efficiency Silicon Solar Cells with J SC = 42 mA / cm 2 and η = 23.3%, 14 th EU-PVSEC Barcelona, Spain (1997). This reduces the solar cell area covered by the contacts without reducing the cross-section and thus the conductivity of the grid.
However, the procedure requires a special one Paint mask that ensures that during the galva African thickening of the evaporated metal the grid only grows in height. Printing such fine According to the current state of technology, contacts are not possible.
In US 4726850 another concept, the so-called "buried contact cell". This is based on trenches generated by laser (see also US 4626613), that are filled with metal. The Abat tion of the solar cell is determined by the width of the Trenches are determined and can be minimized during through the depth of the trenches the cross section of the contacts preserved. Another advantage of such ver digging contacts is in the larger contact area between metal and solar cell, causing the contact resistance is reduced.
However, there is a disadvantage to this method in that the trenches are created using a laser is a very complex process. Here the Laser beam over a precise deflecting or Moving device over the entire surface of the Solar cell are led. By the action of the The solar cell is also damaged by the laser beam, so that the trenches must then be etched in order to to remove the damaged layer. This also applies to mechanically generated, for example sawn, trenches.
In addition to increasing efficiency the simplification of manufacture and development cheaper raw materials the most important out requirements for solar cell technology. Related contacting means the absence of masks a considerable simplification in metallization. Two recently described methods for maskless Manufacturing grids are based on the texturing of the Surface through sawn trenches similar to a sawtooth template.
So wird in M. Verbeek et al., Mechanically Grooved High-Efficiency Silicon Solar Cells with Self-Aligned Metallisation, 25th IEEE-PVSC Washington, U.S.A. Thus, in M. Verbeek will et al., Mechanically Grooved High Efficiency Silicon Solar Cells with Self-Aligned metallization, 25 th IEEE PVSC Washington, USA (1996), a first method is proposed in which, by oblique vapor deposition due to the mutual shadowing only the tips of the "saw teeth" are metallized. This is shown schematically in Fig. 3a Darge. The figure shows the sawn surface of a layer to be contacted ( 1 ), at the tips of which oblique vapor deposition ( 5 ) produces a metallization ( 4 ) on one side only.
Ein zweites Verfahren wird von C. Gerhards et al., Mechanically V-Textured Low Cost Multicrystalline Silicon Solar Cells with a Novel Printing Metalliza tion, 26th IEEE-PVSC Anaheim, U.S.A. (1997), beschrie ben. A second method is described by C. Gerhards et al., Mechanically V-Textured Low Cost Multi Crystalline Silicon Solar Cells with a Novel Printing Metalliza tion, 26 th IEEE PVSC Anaheim, USA (1997), beschrie ben. The process enables the production of differently high "saw teeth" a selective metalization by so-called "roller printing", in which a metal paste ( 6 ) is applied by means of a doctor blade ( 7 ), as shown in Fig. 3b.
With both methods, however, must be done after sawing an approx. 3-5 µm thick damaged layer by etching be removed. They are also suitable due to the mechanical tension occurring during sawing not for sensitive materials such as B. some band-drawn materials or thin deposited Layers. They are also for thin-film solar cells unsuitable because the minimum achievable saw depths are mostly larger than the thickness of the active solar cell layers (3-50 µm) are.
In the course of developing cheaper output materials comes from the concept of thin-film solar cells a special loading on an inexpensive substrate interpretation to. The solar cell consists of only one thin semiconductor layer (3-50 µm) on a carrier material is applied. Many of these substrates are however not conductive. Therefore the contact to the base not from the back over the substrate respectively. Instead, a so-called one-sided grid must be ver that are made of two interlocking grids, each for contacting the base and the emitter, consists.
FIG. 4a shows an example of the structure of a thin film solar cell with Einseitenkontaktierung. The base layer ( 1 ) is applied here on an insulating substrate ( 11 ). The selective emitter regions or layers ( 2 ) are embedded in the base layer. Both the emitter regions and the base are contacted by intermeshing emitter ( 8 ) or base grids ( 9 ), as shown in the figure.
The concept of one-sided contacting can can be used simultaneously on a substrate interconnect several solar cells, as in German patent application P 197 15 138.8 is described.
"bifacial cell").The same statements also apply to the rear contact cell, a concept for highly efficient solar cells, as shown in Fig. 4b. Here, both contacts and the selective emitter areas ( 2 ) on the back of the base layer ( 1 ) are designed to completely eliminate the shadowing of light ( 10 ) on the front. If the contacts are implemented as narrow grids ( 8 , 9 ), light that reaches the solar cell from the rear can also contribute to electricity generation (so-called "bifacial cell").
To date, however, this one-sided contacting has only been possible using very complex methods. In this case, a so-called selective emitter is generated over several mask steps, ie the emitter does not consist of a homogeneous layer, but rather of partial areas which correspond to the shape of the emitter grid. The manufacturing process is shown in FIG. 5. The surface of the base layer ( 1 ) is first masked ( Fig. 5a). The material for producing the emitter regions ( 2 ) is then diffused into the surface of the base layer ( 1 ) at the locations specified by the mask ( 3 ) ( FIG. 5b). In a subsequent "lift-off" process, the mask ( 3 ) is removed ( FIG. 5c), so that the structure shown in FIG. 5d with base ( 1 ) and selective emitter regions ( 2 ) results. In this way, areas belonging to the base ( 1 ) are retained on the surface and can be contacted on the surface.
The exact application of the respective metal con clock on the corresponding emitter or base area however represents a critical adjustment problem and requires additional masks.
It is therefore a task of the present inventor dung, a process for the production of contact structure ren in semiconductor devices, especially solar cells len, as well as semiconductor components with contact structures provide that on simple and inexpensive Way can be realized.
An embodiment of the method is also intended the simple implementation of one-sided contacts of thin film and back contact solar cells possible.
The task is accomplished with the method according to claim 1, 2 and 3 or with the semiconductor device according to An saying 12 solved. Advantageous configurations are Ge subject of the subclaims.
According to the invention it was recognized that a simple and inexpensive production of contact structures is made possible by etching the structures, the etching mask used as a mask for the subsequent introduction of the contact material, d. H. of electrically conductive or metallic material, is used. This will apply and problematic exact adjustment of another mask avoided.
In the method according to the invention according to claim 1, the etching mask, which defines the position of the contact structures, is positioned over a first layer or layer sequence. Thereupon, depressions or openings are etched into the first layer or layer sequence at the locations specified by the etching mask. The electrically conductive material is introduced into these depressions or openings, for example according to a method described in the introduction to the description in connection with FIG. 1, the etching mask also serving as a mask for introducing the material. The etching mask is then removed.
The process is ideal for Realization of buried base contacts.
Another advantage is that no additional etching step to remove laser or saw damage is required. In contrast to sawn Hole structures are also a reality sizable.
According to a second, particularly advantageous Aspect of the present invention (claim 2) after positioning the etching mask over the first Layer or layer sequence that as in claim 1 takes place, the depressions through the first layer or Layer follow into the second layer below or layer sequence etched. This is done according to the invention Etch so that the etching mask is underetched. Then electrically conductive material in the wells are introduced, the etching mask due to the undercut and the resulting protruding edges a shadow mask for that Introducing the material forms. The conductive Material is only up to a height in the wells introduced in which there is still no contact between the conductive material and the first layer or Shift sequence exists. Finally, the etching mask away.
According to a third, particularly advantageous Aspect of the present invention (claim 3) the first steps as in the method according to claim 2 carried out. According to the third aspect of the invention however, the etching of the recesses is carried out in such a way that at least a portion of the first layer or Layer sequence receives or undercuts negative edges becomes. After the etching step, the etching mask can already be removed. Then it is inserted of electrically conductive material in the Depressions, in which case the area of first layer or layer sequence with negative edges due to the resulting protruding edges a shadow mask for the introduction of the material forms. The conductive material is also only here brought to a height in the wells at which no contact between the conductive material and the first shift or shift sequence.
Due to the particularly advantageous aspects of the inventive method according to claims 2 and 3 one without additional masking or isolation Contacting of the second layer by the first Realize through the layer. This enables at for example by contacting a base layer through the emitter layer of a solar cell.
The process can be used to create any pattern, like trenches or holes and combinations of trenches and Punch holes in one step.
No signi arises when using the methods fictional damage to the solar cell, and to deal with that No mechanical stress is exerted on the material puts.
As etching masks in the inventive Method of claims 1 to 3, for example photo lithographically structured lacquer layers used become. The use of oxide, Nitride or metal layers as etching masks are possible Lich. The process is particularly advantageous Possibility of using shadow masks that are simply hung up or clamped on, so that no additional masking step is required.
The electrically conductive material can be introduced by known methods, such as, for example, the method described in the introduction to the description in connection with FIG. 1.
A semiconductor device according to the invention, the according to the method of claim 3 with a contact structure, has depressions or openings on the first shift or shift sequence up to the second shift or shift sequence stretch. The depressions have at least one Be range of the first layer or layer sequence running flanks, the mutual distances of which with the Increase depth (negative edges). In the wells is only one electrically conductive material Height introduced at which there is no contact between the conductive material and the first layer or Shift sequence exists.
Below are oblique flanks ver both straight and curved flanks are, in other words, any flank shape that of the perpendicular (to the surface of the solar cell or the first layer or etching mask) deviates. This includes of course also steps in the flank that are level right-going areas that are used to enlarge the Cross section of the depression with the depth as sloping or negative edges in the present sense to have.
Anspruch 9).The method according to the invention provides a verb known contact structures or contacting process for solar cells or other semiconductor devices The core of the method according to claim 2 and 3 are specially shaped depressions. The specified eten processes are preferably by a Plasma etching process realized (see claim 9).
Fig. 6, Anspruch 3). The depressions in the form of trenches or holes are characterized in that they cause partial self-masking due to targeted undercut or flank shape (cf. FIG. 6, claim 3). This shape of the depressions can be realized by specifically controlling the etching or else by different etching behavior of the materials in different surface layers. Due to the (self-) masking thus obtained, parts of the structure are not metallized during vapor deposition, so that short circuits between the emitter and base are prevented during the metallization. A contact structure is therefore possible for the first time, in which the base of a solar cell can be contacted from the emitter side after homogeneous diffusion of the emitter.
Fig. 7, An spruch 2). This self-masking effect can be achieved in addition to the targeted shaping of the depressions by etching processes which do not attack the mask required to produce the structure, but undercut so that the mask partially masks the flanks of the depressions during the metallization (see FIG. 7 , To claim 2). Since the same mask is used for the structure generation and for the metallization, these are so-called self-aligning contact structures.
To minimize shadowing of the solar cell and at the same time a high current conductivity of the con clock and to ensure a low contact resistance the trenches or holes should be narrow and deep be d. H. a high aspect ratio (ratio of Depth to width).
The generation of the trenches or Hole structures cannot be laser or through mechanical shaping can be achieved. The structures are, for example, by wet chemical etching in be limited realizable.
For one thing, the properties of some etching solutions be exploited in certain crystal directions etch faster than others. On accordingly ge cut single crystal material can this to the desired structures. However, theirs Size and geometry due to the crystal structure of the Ma terials specified.
On the other hand, etching solutions can be used that etch equally quickly in all crystal directions, and undercut the etching mask, but do not attack. However, this creates isotropic etching only hemispherical structures, i. H. a bad aspect ratio.
Plasma etching methods are therefore preferably used set, with which the Check slope slope or undercut. With Plasma etching can also be a high aspect achieve relationship.
Plasma etching becomes reactive and / or inert Gases using high frequency and / or microwave on radiation ignited into plasmas. The resulting Radicals can react with the sample surface (isotropic chemical etching) and / or resulting ions are then accelerated by an electric field.
In the case of reactive ion etching (RIE) "Reactive Ion Etching") is mainly used reactive ions that are not just surface atoms knock out or chemical by their energy Support reactions, but also with Surface atoms can react. The targeted Ion current causes anisotropic removal. By skilful choice of process parameters can the ratio of isotropic and anisotropic etching and thus the Undercut or flank shape of the structures targeted to be influenced. This is independent of the one to be etched Material and its crystal orientation and accordingly also for inexpensive multicrystalline material applicable.
The possible damage in all plasma processes the treated material is extreme for solar cells critical. In contrast to most other halble The construction elements in solar cells are said to be the power loss be kept as low as possible. That means, that the recombination of charge carriers largely must be suppressed so that as much charge reach the electrical contacts. To do this ensure are extreme in the present case Low-damage plasma-assisted etching processes that does not have any negative effects on the solar cell to have. This is achieved through low ion energies and a combination adapted to the respective process of etching gases.
The fact that plasma etching deals with dry chemical processes, extends the Area of application over the wet chemical process out. This is the case, for example, when using a plasma etching process for generating the Kon invention cycle structures in an advantageous manner the treatment of thin-film solar cells on porous substrate materials lien possible. Because plasma etching is dry represent, the material to be treated does not come in Contact with liquids. You can also use shadow masks can be used as an etching mask, which is very inexpensive is higher than the photo required for wet chemistry lithographic masks.

FIG. 6 shows examples of contact structures which were produced by undercutting or by etching negative flanks in a region of the emitter layer ( 2 ) located on the base layer ( 1 ) of a solar cell. All the structures shown have a self-masking effect in the case of metal vapor deposition, so that after the metal has been deposited on the surface of the emitter layer, the emitter contact ( 8 ) and in the depressions the base contact ( 9 ) in the form shown schematically. The wells are filled up only to the extent that the metal is deposited only as long as there is no contact between the base contact ( 9 ) and the emitter layer ( 2 ). The flanks of the depressions shown in the figure show (in the figures from left to right) negative straight flanks, vertical flanks in the base layer with a negative area in the emitter layer, any flank shape with a negative area in the emitter layer, and a flank shape Isotropic etching with a negative area in the emitter layer. The flank shapes shown can arise, for example, from different etching behavior in the emitter and base.
In Fig. 7 examples of the self-masking by undercutting of the etch mask (3) are shown according to one aspect of the invention. The meaning of the reference characters corresponds to that of FIG. 6. With this under-etching, the etching mask ( 3 ) itself is not attacked. The exact shape of the depressions no longer plays a role here, ie no negative flanks are required in the emitter layer ( 2 ) as in FIG. 6.
The right illustration shows an SEM image of a structure realized with the method. This structure can be generated, for example, in an ECR reactor in the downstream mode. When using an etching gas such as sulfur hexafluoride SF 6 at a gas flow of 30 sccm, a pressure of 3 Pa, a microwave power of 400W, a sample temperature of 10 ° C, a distance between sample and plasma of 200 mm and an etching time of 15 min Trench depth of 15 µm can be achieved. If additional high frequency (RIE) power of 20 W is used, the trenches can be made narrower and deeper in the same time.
An application example (example 1) of the inventions inventive method according to claim 1 represents the self-adjusting metallization of buried cones clock in a solar cell. The method represents in In this case an improvement of the laser or trenches produced by sawing with respect to aspect ratio and damage to a buried contact cell.
The surface is structured before the Emitter formation, an emitter contact can be realized become. The structuring takes place on the base area of the solar cell, a basic contact is realized.
"lift-off"-Prozeß entfernt. A mask ( 3 ) is used to create the trenches (or holes). This can either be a photo-lithographically generated resist mask or a shadow mask. Correspondingly opened, existing layers (oxides, nitrides, metals, etc.) on the solar cell ( 1 ) can also be used as a mask. A very narrow, deep structure can be produced by plasma etching (e.g. RIE or microwave-assisted RIE methods such as ECR-RIE) without damaging the mask, as is shown in FIG. 8a. An undercut of the mask ( 3 ) can be seen in FIG. 8a. However, this undercut is not absolutely necessary to implement the metallization structure ( 4 ) shown in FIG. 8b. Accordingly, the mask is also used for metallization and only then removed in a so-called "lift-off" process. After removing the mask, a metallized trench ( 4 ) is obtained ( Fig. 8b). This eliminates the need to adjust the metallization mask to the structure. The metallization can be done either by vapor deposition or by filling the structures with metal paste. This can be done by doctoring or printing over the entire surface.
Another exemplary embodiment according to the invention (example 2) allows for the first time the contacting of the base of a solar cell through a homogeneous emitter, ie through an emitter layer covering the entire surface. This is shown in Fig. 9. This corresponds to a self-adjusting contact on the base with one-sided contact. A single mask is sufficient for the production of the trenches or holes according to the invention and the subsequent metallization. Both the elaborate manufacture of a selective emitter and the adjustment of the metallization mask to the structure are eliminated. This provides simple solar cell contacting from one side, which can be used both for thin-film cells on an insulating substrate and for rear-side contact cells.
The trenches or holes are produced as in the preceding example (example 1) by using a mask ( 3 ) on the emitter layer ( 2 ) ( FIG. 9a). The emitter layer ( 2 ) is located on the base layer ( 1 ). In the method, either the mask ( 3 ) is under-etched ( Fig. 9b and 9d) or the flank shape of the recesses is etched ( Fig. 9c) so that masking of the emitter ( 2 ) is ensured during the metallization. The metallization is carried out by vapor deposition and possibly subsequent galvanic thickening of the metal. Since the vapor deposition does not take place exactly vertically, the emitter area in the structure or the depressions must also be masked, comparable to casting a shadow. This is ensured by the structure according to the invention. The deposition or application of the metal must be carried out up to a height within the wells for the realization of the base contact (9), in which the metallization (9) has no contact to the emitter layer (2). This can be seen in the lower illustrations of FIGS . 9b to 9d. The illustrated cross-sectional shape of the metallization ( 9 ) results from the masking.
In principle, the trenches or holes can also be produced wet-chemically in this application. However, since the etching rate is then isotropic, ie horizontally and vertically the same, only very broad structures can be realized, which result in a correspondingly large shading of the solar cell or a high contact resistance and low current conductivity of the contacts. Fig. 9d shows a form of deepening or trenching, as can be generated by wet chemical etching.
Suitable etching solutions or materials or Crystal directions or the appropriate choice of Parameters in the plasma etching process for generating the Structures according to the invention can at any time the subject literature.
If no structure according to the invention with self-masking effect is used for the contacting, and the contacting is not carried out according to the method according to the invention of undercutting a mask ( 3 ) with subsequent metallization through the same mask, then there are short circuits ( 12 ) between emitter ( 2 ) and base contact ( 9 ) as shown in Fig. 10. The solar cell is therefore unusable.
An exemplary embodiment (example 3) for the simultaneous self-adjusting metallization of the emitter and base in the case of rear-side contact cells is shown in FIG. 11. Since the entire rear side can be metallized in the case of rear-side contact cells, the trenches or holes according to the invention enable the self-adjusting contacting of the emitter and base at the same time. As in the previous example (example 2), structures are etched by the emitter ( 2 ) into the base ( 1 ). The self-masking shape of the structure flanks is decisive. Fig. 11 shows the undercutting of regions near the surface of the emitter layer (2), whereby the depression in the region of the emitter layer oblique flanks receives, increases its distance with depth. The mask is then removed and there is a full-surface metallization. The metalization on the emitter layer ( 2 ) forms the emitter contact ( 8 ), the metallization in the recess forms the base contact ( 9 ). As explained in Example 1, different types of masks are possible for generating the structures. Due to the shape of the trenches or holes with protruding edges of the regions near the surface of the emitter layer, the metal is deposited as shown in FIG. 11, so that a short circuit between the emitter ( 8 ) and base contact ( 9 ) is excluded. With the example shown, the emitter ( 2 ) and the base ( 1 ) are advantageously contacted simultaneously when a single mask is used.
Contrary to the previous example (example 3), the emitter contact ( 8 ) cannot be carried out over the entire surface, for example for realizing an emitter grid. For this purpose, as shown in Fig. 12 Darge, an additional metallization mask ( 13 ) be needed. The metallization of emitter ( 2 ) and base ( 1 ) can still be carried out in one step. After creating the wells according to the previous example (example 3), the additional mask ( 13 ) for defining the emitter contact is applied. During the subsequent full-surface metalization, the emitter and base are contacted simultaneously. The additional mask is then removed. This form of simultaneous metallization of the emitter and base can also be used for one-sided contacting from the front. It has the same advantages as in the previous example.
Although only the users in the exemplary embodiments was shown for solar cells, the structures and methods according to the invention correspondingly also to other semiconductor construction transfer elements.
