Es sind bereits eine Reihe von Verfahren zum Nachweis von Metallverunreinigungen bekannt. Die Aufnahme von Tiefenprofilen ist mit konventionellen Analysemethoden nicht ausreichend empfindlich. Bei der Anwendung der Sekundär-Ionen-Massenspektrometrie (SIMS) beträgt die untere Nachweisgrenze für Metalle in Halbleitern ca. 1016 cm-3. Einschränkungen bei SIMS bestehen hinsichtlich der überstreichbaren Tiefe, die praktisch auf einige Mikrometer beschränkt ist. Eine ähnliche oder höhere Empfindlichkeit wird mit der Neutronen-Aktivierungsanalyse (NAA) erreicht, und durch schrittweises Abätzen der Probe kann ein großer Tiefenbereich untersucht werden. Nachteilig speziell bei diesem Verfahren sind die im Gegensatz zur Sekundär-Ionen-Massenspektroskopie geringere Tiefenauflösung sowie der hohe Zeit-, und Kostenaufwand. Ein weiteres bekanntes Verfahren ist durch die Bestimmung der Diffusionslänge bzw. der Lebensdauer der Minoritätsladungsträger charakterisiert. Dabei entstehen jedoch die Nachteile, daß in der Regel kein elementspezifischer Verunreinigungsnachweis möglich ist und keine Profilaufnahme stattfindet. Bei der Transientenspektroskopie tiefer Störstellen (Deep Level Transient Spectroscopy = DLTS) ist die Lage der Energieniveaus in der Bandlücke, den sogenannten tiefen Störstellenniveaus oder Deep Levels, von Verunreinigungen elementspezifisch. Dieses Verfahren zeichnet sich durch eine relativ gute Empfindlichkeit aus. Es sind mit diesem Verfahren Empfindlichkeiten erreichbar, die etwa fünf Zehnerpotenzen unter der Dotierstoffkonzentration liegen. Nachteilig sind der hohe Zeitaufwand und der große relative Fehler in der Konzentrationsbestimmung, da ein schrittweiser Tiefenabtrag mit jeweils neuer Kontaktpräparation erfolgen muß. Beim sogenannten Doppel-DLTS-Verfahren ist die maximale Tiefe für ein Profil auf die Ausdehnung der Raumladungszone und damit auf wenige Mikrometer begrenzt.A number of methods for the detection of metal contamination are already known. Dies ergibt bei einer Spektrometerempfindlichkeit von 10-6 relativ zur Nettodotandenkonzentration von z. B. 1015 cm-3 eine minimal meßbare Verunreinigungsdichte von 1012 cm-3. Es erfolgt die Aufnahme des Tiefenprofils durch langsame, zeitlich angepaßte Verschiebung des Elektronensondengebiets über die Fläche A des Schottkykontakts und gleichzeitige Elektronensonden-Transientenspektroskopie. Wichtig ist weiterhin, daß sogenannte Grenzflächen-Zustände zwischen der Halbleiteroberfläche und dem Metall vermieden werden, da sie als Artefakte die eigentlichen Informationen aus den verunreinigungsbedingten tiefen Störstellenniveaus überlagern oder verdecken könnten. Die Ausformung des rechteckförmigen Schottkykontakts 5 erfolgt durch Aufdampfen mittels einer Bedampfungsmaske. Die Ausformung des Elektronenstrahls 2 mit rechteckförmiger Fläche Ae des mittels Elektronensonde angeregten Teilgebiets erfolgt mit Hilfe eines Formstrahls durch spezielle Ausbildung der Elektronenoptik. Bei der Elektronensonden-Transientenspektroskopie wird die Umladung, d. h. die Erzeugung eines Nichtgleichgewichtszustandes des zu analysierenden tiefen Störstellenniveaus mit einer Elektronensonde vorgenommen. Nur von den umgeladenen tiefen Störstellenniveaus werden Informationen ausgelesen, und zwar aus dem Verlauf der Transienten, nach denen sie dem Gleichgewichtszustand zustreben. Dadurch läßt sich dann auch eine lokale Analyse durchführen, während man z. B. bei Anwendung der Standard-DLTS die Information über die gesamte Meß-Diodenstruktur mittelt. Ein weiterer Vorteil der Elektronensonden- Transientenspektroskopie ist, daß Majoritäts- und Minoritätstraps an ein und derselben Stelle analysiert werden.
