Abstract
Description
The present invention relates to a manufacturing process ren for a micromechanical device, in particular for a micromechanical oscillating mirror.
Although applicable to any micromechanical devices bar, the present invention as well as the green The fundamental problem with regard to a micromechanical Vibration mirror explained.
Hornbeck, Proc. Soc. Photo-Opt. In strum. Eng. 1150 (1989) 86; J. Bühler et al. J. MEMS 6 (1997) 126 offenbart. There are several design variants for micromechanical Oscillating mirror. For example, an aluminum membrane be deflected by electrostatic forces, as in Texas Instruments, L.J. Hornbeck, Proc. Soc. Photo opt. In strum. Closely. 1150 (1989) 86; J. Buehler et al. J. MEMS 6 (1997) 126.
Über bewegliche Spiegel aus monokristallinem Silizium (IBM, K.E. Petersen, IBM J. Res. Develop. 24 (1980) 631) oder aus Polysilizium (CSEM, V.P. Jaecklin et al., Proc. IEEE Micro Electro Mech. System Workshop, FL, USA (1993) 124) wird ebenfalls berichtet. Via movable mirrors made of monocrystalline silicon (IBM, K.E. Petersen, IBM J. Res. Develop. 24 (1980) 631) or from Polysilicon (CSEM, V.P. Jaecklin et al., Proc. IEEE Micro Electro Mech. System Workshop, FL, USA (1993) 124) also reported.
The problem underlying the present invention is that these concepts are especially great Mirror with lateral dimensions in the range of a few 100 µm only small angular deflections in the range of weni degrees allow what is limited to the maximum possible Edge deflection is due. With surface micro mechanical concepts, the edge deflection is caused by the small substrate spacing of a few micrometers limits while bulk micromechanical components the thick torsion spring suspensions even with large An drive voltages only allow relatively small torsion angles large manufacturing tolerances cause gel properties.
The manufacturing method according to the invention with the Merkma len of claim 1 points over the known solutions approach the advantage that large deflection angle is reached can be made without the process technology difficult is.
The idea underlying the present invention be is that a micromechanical device, esp in particular a resonant oscillating mirror device made of Sili zium, on connecting bridges, preferably long beams Silicon, suspended so freely that it can can rotate about its longitudinal axis. Below that is the Bulkmate rial completely removed, d. H. the wafer locally chert, so that the device around the connecting webs gate sionsschwingen can perform such an amplitude have that part of the device in the area of removed bulk material protrudes.
In the case of a resonant oscillating mirror device the reflecting surface of the mirror at the same time as Ak Gate to adjust the mirror. For example, by adjusted counter-bonding placed under the mirror electrode forms a capacitor with the mirror surface. By applying an electrical voltage to the mirror element deflected. The device can operate at ambient pressure be operated because of the large distance between Mirror and counter-bonded drive electrodes only one right relatively low air friction is present. Will the mirror element by the actuators in its mechanical resonance excited by the electrostatic forces achievable deflection of the actuator by the factor of the me exaggerated Chinese goodness.
Advantageous further developments can be found in the subclaims Developments and improvements of that specified in claim 1 Manufacturing process.
According to a preferred development, this is done first Estimating the area of the third layer, then the Etching through the first layer and then removing the Area of the second layer.
According to a further preferred development, this is done Through the area of the third layer by ani sotropic backside etching. With established wet etching processes, e.g. B. KOH, TMAH, can inexpensively deep structures in Silicon are etched. The structuring affects the need for compensation structures for protection convex corners.
According to a further preferred development, this is done Etching through the first layer by dry etching. With Wet etching processes can use micromechanical spring suspensions reliable only with lateral dimensions of <100 µm reali be settled. In contrast, in the surface micro mechanics by dry etching processes (plasma trench) structures with lateral dimensions of 10 µm and below with large aspect ratios vertically into the substrate be etched. However, deep etching is <100 µm from Ko reasons are not effectively practicable.
The inventive method for producing a micro mirror with large deflection angles preferably consists of a combination of laterally high resolution Dry etching of the mirror structure and on the other hand the übli Chen deep etching of the back structure.
According to a further preferred development, first the etching through of the first layer and then that Remove the area of the second layer and the throughput area of the third layer.
According to a further preferred development, the area of the third layer is etched through an anodic rear-side etching for making the area of the third layer porous and then removing the area made porous. In this case, no front protection (protective layer or etching box) is necessary, only a back mask, for example made of gold or or chrome / gold or SiO 2 + Cr + Au etc., is necessary. For the large elements, the area required for ( 100 ) standard wafers is significantly reduced compared to KOH-etched rear caverns.
According to a further preferred development, the Be the second layer directly in the anodizing electrolyte away. It is not an additional middle etch second layer, e.g. B. sacrificial oxide etching, necessary because second layer, e.g. B. the oxide is by the anodizing elec trolytes etched. The anodizing is in the Semiconductor manufacturing is not critical, there will be no KOH and no NaOH etc. used, but CMOS-compatible process flows sigleiten, such as B. hydrofluoric acid and DI water.
According to a further preferred development, a Application of counter electrodes on a base and bonding of the base on the third layer such that the counter electrodes lie essentially opposite the island area The counter electrodes for the capacitive drive of the game gels are expediently on suitable isolie counter-bonded material.
According to a further preferred development, a Sol structure with an SOI layer, which under intermediate put an insulation layer on a silicon substrate layer is provided as the three-layer structure provided. This is a common standard structure in the Micromechanics.
According to a further preferred development, Connecting bars ver narrow areas of the first layer be applied by a suitable mask geometry are formed by the etching process. This can in the case the oscillating mirror device serve as torsion springs.
According to a further preferred development, Crosspieces narrow areas of a preferably metal additional layer used. In the case of Oscillating mirror device serve as torsion springs. At Realization of other devices can make the connection webs also serve as bearing elements.

Fig. 1a-1e show a cross-sectional view of the Pro zeßschritte according to a first preferred embodiment of the inventive method for producing an oscillating mirror.
In FIG. 1 a, an SOI wafer structure with an SOI layer 10 is shown , which is provided on an silicon substrate layer 30 with the interposition of an insulation layer 20 (for example an oxide layer).
According to Fig. 1b, the silicon substrate layer 30 is etched to the insulating layer 20 by wet etching. This is done expediently with TMAH, KOH and is carried out in the case of a front-side etching-protected and rear-side masked SOI wafer for producing a cavern area 70 .
According to FIG. 1c, the SOI layer 10 is etched through to the insulation layer 20 to produce an island region 40 lying on the insulation layer 20 , which is connected to the region 60 of the SOI surrounding the island region 40 via two connecting webs 50 (see FIG. 3) Layer 10 is connected. The etching takes place after the rear side cavern area 70 has been lacquered by means of a suitable dry etching method, for example plasma trenchers. Thus, leaving the masked connecting webs 50 behind, the mirror structure with spring suspensions is structured into the thin silicon of the SOI layer 10 .
According to FIG. 1d, the mirror structure becomes cantilevered by the etching of the insulation layer 20 in the gas phase or by wet chemical etching through the formation of the distant region 75 of the insulation layer 20th
Referring to FIG. 1e of the oscillating mirror ge suitable electrodes are placed on the back on an insulating base 100 110 and 120 to the drive, and the base 100 is bonded to the silicon substrate layer 30, or glued. The conductive, highly doped silicon of the oscillating mirror acts as a counterelectrode, so that torsional vibrations in the directions labeled T and T 'are possible which have such an amplitude that part of the oscillating mirror projects into the etched-through region 70 of the silicon substrate layer 30 .
FIGS. 2a-2e show a cross-sectional view of the Pro zeßschritte according to a second preferred embodiment of the inventive method for producing an oscillating mirror.
Fig. 2a shows the same representation as Fig. 1a, that is, a common SOI structure.
In contrast to the first embodiment, according to FIG. 2 b, the etching of the SOI layer 10 to the insulation layer 20 for producing the island region 40 is accordingly the oscillating mirror which crosses the two connecting webs 50 with the region 60 of the first region surrounding the island region 40 Layer is connected. As in the first embodiment, this is done by means of a suitable dry etching method with high lateral resolution, for example the plasma trench.
According to FIG. 2c, an anodization is carried out on the rear side masked with gold, for example, an end point detection being possible by a voltage jump with complete anodization of the rear side cavern area 80 to be formed. Electrolytic contacting of the heavily doped bulk occurs on the cathode side. At the same time, the oxide of the intermediate layer 20 is carried out directly in the anodizing electrolyte, for example hydrofluoric acid, to form the region 85 . By suitable choice of the anodization parameters, the anodization rate can be set much larger than the etching rate of the insulation layer 20 made of oxide, as a result of which only a slight underestimation of the surrounding area of the upper SOI layer 10 takes place.
According to FIG. 2d, the porous silicon is then dissolved in the region 80 by NH 3 , dilute KOH or similarly chem.
According to Fig. 2e suitable counter electrodes 110 , 120 are introduced analogous to Fig. 1e for driving the oscillating mirror. These are provided in isolation on the base 100 , which is connected to the SOI structure, for example by gluing or bonding.
Fig. 3 is a plan view of the oscillating mirror in the pro cess stage of Fig. 1d and Fig. 2d, from this Dar position, the two connecting webs 50 as torsion springs are clearly recognizable, which define the axis of rotation A for the oscillating mirror 40 thus formed.
Although the present invention is based on a preferred one Embodiment described above, it is not limited to this, but in a variety of ways identifiable.
For example, electrodes can also be placed on the third layer facing surface of the island area be brought.
The invention is also not based on an SOI structure limits, but for all common materials micromecha African devices applicable.
With the manufacturing method according to the invention micromechanical oscillating mirrors for very large amplitudes for use in construction lasers, barcode lasers, room surveillance, Establish seat occupancy detection in motor vehicles or similar.
Finally, one in the above embodiments Mirror structure shown, but the invention is also based on Structures applicable where the island area is not a Mirror element, but another mechanical actuator, such as B. is an actuator or the like.
