Dabei bilden sich langlebige reaktive Teilchen, die durch das Transportrohr auf den zu ätzenden Wafer geleitet werden. Das Wandmaterial des Transportrohres wird dabei so gewählt, daß auf dem Trans portweg möglichst viele Ionen rekombinieren. Von daher ist die Auswahl geeigneter Materiali en eingeschränkt. Im allgemeinen bestehen Reaktorkammer und Transportrohr aus Quarzglas. Auch bei dieser Verwendungsweise der erfindungsgemäßen Vorrichtung schützt das Schutzrohr 6 das Gasein leitungsrohr 2 vor dem chemischen Angriff der sich im Plasma 5 bildenden Teilchen. Darüber hinaus verhindert das Schutzrohr 6 auch Ablagerungen auf der Innenwandung des Gaseinlei tungsrohres 2. Anstatt auf dem Gaseinleitungsrohr 2 sammeln sich eventuelle Ablagerungen auf der Innenseite des Schutzrohres 6 an.
