Rechenergebnisse zeigen, daß die Aktivierungsenergie der Oberflächenreaktion bei ca. 0,75 eV liegt, was vergleichbar ist mit der Bindungsenergie der Aluminium- und Stickstoffatome in dem Molekül. Dieses zeigt, daß das Aufbrechen der Aluminium-Stickstoff-Bindung der Schlüsselschritt für eine selektive Aluminiumabschei dung unter Verwendung des CVD-Verfahrens mit DMEAA als dem Vorläufer ist. Wie in der graphi schen Darstellung deutlich gezeigt ist, verbesserte sich die Aluminiumabscheidungsselektivität (Abscheidung auf der Leitungsschicht und nicht auf der Isolationsschicht) für das CVD-Verfahren, wenn zuerst eine thermische Vakuumglüh behandlung durchgeführt wurde. Insbesondere wurde gezeigt, daß die Selektivität bei der Th-OX-Isolationsschicht am besten war, gefolgt von der BPSG-Schicht und dann von der PEOX-Schicht. Diese Selektivitätsreihenfolge könnte auf der Tatsache beruhen, daß PEOX ein Material ist, welches mehr Wassermoleküle absorbiert als Th-OX. Daher gäbe es weniger -OH-Bindungen in dem Th-OX-Material als in dem PEOX-Mate rial. Wenn die thermische Vakuumglühbehandlung vor der Ab scheidung durchgeführt wird, wird Wasser entfernt. Claims (6)
