Abstract
Description
The invention relates to a method according to the Preamble of claim 1, a front direction according to the preamble of the claim 4 and a layer system according to the preamble of claim 8.
The coating of optically effective components such as lenses, filters or mirrors using a plasma-assisted vapor deposition process is known. When using these procedures on the Layers applied to substrates often to promote adhesion, before mechanical protective or anti-reflective layers. These layers consist of sili, for example zium oxide, tantalum oxide or aluminum oxide ver bonds. The substrates are coated came under vacuum conditions in a coating mer, the coating material, for example SiO₂ granules, after thermal evaporation in one Plasma discharge space partially ionized and / or is dissociated and, an electric bottom following the potential gradient on the substrates is deposited to form layers. With such produced layers often results in the pros blem that the coated surfaces so-called Have gray veil areas that from the rest Reflectivity deviating from the coating surface de have, which is particularly true for coated Lenses with a strong curvature with ring areas pronounced gray veil formation lower Re flexibility leads.
Another problem is that such be layered substrates layer stresses in the upper Build near-surface area, through which esp special thin-walled substrates over their coating be bent, which is disadvantageous for the optical, especially refractive, egg properties of these substrates.
The object of the present invention is a Be layering method to specify a device to carry out this procedure and a To create layer system with which optically acting or protective layers for optical Components can be produced and - the above mentioned disadvantages can be avoided.
This object is achieved according to the invention by a method and a device in which or in which a device for generating a plasmaw cloud, a device for evaporating the coating material and pipes for inlet of a glow discharge gas, a reactive gas and at least one line to the regulated inlet of water into the coating chamber is provided during the coating process. By means of a flow control device, the water partial pressure in the coating chamber during the coating process according to the invention is regulated in a pressure range from 1 * 10 -5 mbar to 1 * 10 -3 mbar, preferably between 5 * 10 -5 mbar and 5 * 10 -4 mbar .
The advantage achieved with the invention is in that in the case of a Water partial pressure from silicon, tantalum and / or Alumina compound existing layer no coating covered with a gray veil tion areas and that also at beschich lenses with a strong curvature homogeneous over the entire coating area follows.
Surprisingly, the inventive Inlet of water into the plasma discharge space also that stratified voltages are beneficial are suppressed and SiO₂ layers in addition partly possess a higher hardness according to the invention Zen.
Furthermore, it has been shown that the underwater layers applied to a substrate higher temperature resistance and adhesion in Have salt water cooking tests. In so-called Saltwater boil tests will be the coated sub strate dipped in a boiling saline solution and thereafter quenched in cold water. At the sub coated with water strate demonstrably results in a higher port device of a silicon oxide or silicon dioxide layer than with the conventional methods coatings produced.
There is a layer produced according to the invention for example from a 3-layer system, the one adhesion-promoting layer, one in front of mecha protective and relaxing applicable layer or sequence of layers. The adhesion-promoting layer consists of a silicon umoxid compound, preferably SiO, and is un indirectly on the glass or plastic substrate by thermal evaporation of a silicon compound dung z. B. of silicon monoxide with plasma support is deposited on the substrate to form a layer. The following on the adhesion-promoting layer applied and serving as scratch protection SiO₂ layer is then added water on the Substrate built up, to avoid opti shear layer absorption molecular reactive gas, e.g. B. O₂ can be added.
The layer structure of the antireflection layer consisting of several oxide layers can likewise be carried out with the addition of water, preferably, as in the case of the adhesion-promoting layer and the layer protecting against scratching, at an H₂O vacuum chamber partial pressure of 2-3 * 10 -5 mbar.
An advantageous development of the invention be is in the supply of the reactive gas as well as the Water directly in the plasma-near discharge Area. For this purpose, the reactive gas flows through a from atmospheric pressure environment into the vacuum chamber leading pipeline, the vacuum end as a con centered around the plasma source and off ring nozzles is formed. That from the outlet nozzles near the cathode of the Reactive gas brought up to plasma source is before preferably over the plasma cathode, especially egg an indirectly heated LaB₆ cathode, ionized where through ionization density and effectiveness the plasma discharge is increased.
. . auftreffen und sich als Schicht abscheiden. The embodiment of a coating device 2 for the preparation of the layer system shown in Fig. 3 comprises essentially a stan dard vacuum system with an evacuatable Rezi pienten 4, an electron beam evaporator 39, a plasma source 8 and a maquelle opposite der Plas 8 arranged substrate holder 12. For evaporation of the coating material located in a cup 42 of the electron beam evaporator device 39, the coating material is heated by the action of an electron beam 40 , whereby the coating material from the cup 42 evaporates into the upper half space of the recipient 4 in the direction of the substrate holder 12 . On its way to the substrates 5 , 5 ', 5 '', which are fixed and to be coated in the substrate holder 12 . . . the evaporated material 46 passes through a plasma cloud 48 . The plasma cloud 48 forms a glow discharge plasma, which is generated under a supply of noble gas, preferably argon, via a pipe 19 of the plasma source 8 by means of the electron-emitting LaB₆ cathode and is maintained in a self-bias potential generated between the plasma source 8 and the substrate holder 12 . A dome-shaped plasma edge layer expands in front of the dome-shaped substrate holder 12 . The negative potential of the substrate holder 12 , relative to the plasma 48 , accelerates the ionized and / or dissociated gas particles 46 in the plasma cloud 48 , which together with the noble gas ions on the substrate surfaces 5 , 5 ', 5 '',. . . hit and separate out as a layer.
To produce layers containing oxide or nitride, reactive gases, for example O₂, N₂, are let into the process chamber 3 via a line 28 , 26 . Under the influence of plasma, these gases are partially ionized or dissociated and into the on the substrates 5 , 5 ', 5 '',. . . growing layers with built-in. Furthermore, to the Lei device 26 , separated by a gas supply control valve 30 d, a water reservoir 34 is connected, so that water can be mixed with the reactive gas mixture. To refill the water reservoir this is via a water line 31 , in which a shut-off valve, for. B. a liquid flow controller 33 is inserted from a storage tank 37 to filled. The water 34 introduced together with the reactive gas into the plasma volume takes part in the on the substrates 5 , 5 ', 5 '',. . . layer growth taking place and is incorporated into the individual layer layers as a water molecule, but preferably as a dissociation fragment.
. By means of the gas shut-off valves 30 a- 30 d set in the pipes 19 , 26 and 28 , the partial pressure of the individual gas components in the process chamber 3 can be adjusted, the partial water pressure being set to a pressure value between 5 * 10 -5 mbar and 5 * 10 -5 mbar, typically from 2-3 * 10 -5 mbar. In order to uniformly coat the substrates 5 , 5 ', 5 '',. . . to achieve, the substrate holder 12 can be rotated via a shaft 44 ge.
A layer system produced with the coating device 2 shown in FIG. 3 consists of an SiO layer 59 applied to the substrate 51 , which has a thickness of one molecular layer up to 20 nm. The SiO layer 59 serves to bring about better adhesion of a protective layer 58 with a thickness of up to 3 μm.
So besitzt z. Die Dicke der SiO₂-Schichten be trägt bei den in Tabelle 1 aufgeführten Meßwerten 3 µm.The protective layer 58 contains both components of SiO₂ and water. With the SiO₂ ent containing layer 58 , the abrasion resistance of the plastic substrate 51 is significantly improved, ie increased. So z. B. the substrate 51 made of the plastic Cr 39 has a hardness of about 180 N / mm² to 200 N / mm². An SiO₂ layer applied according to the invention under the addition of water has the physical properties listed in Table 1. The thickness of the SiO₂ layers be 3 µm in the measured values listed in Table 1.
The SiO₂ layer was at a discharge current of approx. 40 amperes, a discharge voltage of approx. 100 V and an argon flow of 8 sccm in one layer thickness of about 3000 nm.
As can be seen in Table 1, one has under Addition of water produced SiO₂ layer before partly greater hardness than conventional tionally produced without water addition SiO₂ layer and a lower compressive stress than a conventional one manufactured SiO₂ layer.
ZrO₂-Schichten vorgesehen. On the scratch layer 58 there is a layer combination of 5 further layers 53-57 , which are used exclusively for the purpose of reducing reflections. These layers consist, beginning with the layer 57 lying on the SiO₂ scratch layer 58 made of Ta₂O₅, SiO₂, Ta₂O₅ and a cover layer 53 made of SiO₂. Depending on the desired optimization of the wavelength-dependent Antire Flex behavior, the layer thicknesses of layers 53-57 are produced as λ / 4 or λ / 2 layers and have typical thicknesses of 10 nm to 100 nm. Instead of the Ta₂O₅ layers, there are also TiO₂ - or ZrO₂ layers provided.
The light microscopic relief of a SiO₂ layer produced by a conventional coating process is shown in Fig. 4a. The SiO₂ layer produced in this way has a fibrous, rough distribution of orientation-free scattering areas, so-called gray veil areas, whereas gray veil-free areas of layers produced according to the invention are shown in FIG. 4b. In the gray veil-free areas, there is no scattering of the light rays incident on the coated substrates, which means that these substrates have a more homogeneous reflection behavior.
