wertvoll. The invention relates to a new bath for electroless copper deposition, from which the copper is in the form
a firmly adhering copper coating is deposited on a surface by chemical means.
Such a deposit is used in the manufacture of printed electrical circuits, as a lining
for cavity resonators, as the first conductive coating in electroplating and for decorative purposes
valuable.
There are already a number of electroless copper deposition processes
and baths used for this purpose are known and briefly summarized, for example, in US Pat. No. 29 38 805. Such baths exist
from an aqueous solution of cupric ions, formaldehyde, hydroxide and a complexing agent
Means that keeps the cupric ion in solution in the alkaline medium. The deposition takes place
by reducing the cupric ion to copper by the formaldehyde and is caused by the presence of a
catalytically active surface set in motion, for example by various metal surfaces
or catalyzed plastic surfaces, as in the United States patent described above as well
in US Pat. No. 3,011,920.
z. B. die Abscheidungsgeschwindigkeit des Kupfers erhöhen sollen.GB Patent Nos. 4 94 559 and 9 05 047 teach the addition of a hydrophilic colloid, e.g.
Gum arabic or agar-agar or protein substances to such baths, these additives
z. B. to increase the deposition rate of the copper.
It has now been found that the addition of a lower alkyl cellulose or a lower hydroxyalkyl cellulose
in an amount between 0.03 and 0.6 g per liter to the copper plating baths
of the type described above, namely formaldehyde and complex cupric ions and hydroxyl ions
containing alkaline solutions, a quite remarkable improvement in terms of purity
of precipitation results. The cellulose ether acts as a gloss agent, it gives a finer one
Grain structure of the precipitation, causes a purity of the precipitation even with prolonged precipitation,
improves its adhesive strength and results in baths with improved stability, especially in
elevated temperature; the addition according to the invention also allows greater variations of the relative
Concentrations of the other ingredients. Earlier deposition baths produced, for example, pure,
shiny copper deposits only within 15 to 30 minutes, while solutions according to the invention
deliver glossy coatings for several hours. The cellulose ether also supports the control
the rate of suppression.
The use of alkyl celluloses in electrolytic baths
was already mentioned in FR-PS 1143614; an equivalence between the

Experiments have clearly shown that the baths containing additives according to the invention are shiny
produce bare deposits, while all other hydrophilic colloids, with the exception of agar-agar,
result in matt deposits. Here too, the use of hydroxyethyl cellulose ether results
however, better results because you not only get shinier copper deposits, but also a
good stability of the bath is achieved, while agar-agar also has a reasonably glossy deposit
results, but the stability of the agar-agar-containing bath is only 6 minutes.
Erfindungsgemäß geeignete Celluloseäther sind z.B. Methylcellulose und Äthylcellulose, sowie z.B.
Hydroxymethylcellulose und Hydroxyäthylcellulose. Hydroxyäthylcellulose ist bevorzugt. Man nimmt an,
Cellulose ethers suitable according to the invention are, for example, methyl cellulose and ethyl cellulose, as well as e.g.
Hydroxymethyl cellulose and hydroxyethyl cellulose. Hydroxyethyl cellulose is preferred. One assumes
that the cellulose ethers improve the performance of the deposition bath solely through physical action,
by acting primarily as a dispersant for that on the substrate surface and within
the hydrogen glass formed in the bath.
Zusätzliche Mengen des Materials können während der Verwendung zugesetzt werden, um inIt has also been found that the addition of N, N, N ', N'-tetrakis (2-hydroxypropyl) ethylenediamine
to the baths containing cellulose ether has a beneficial effect by acting as an accelerator
works. However, its presence is not essential. It increases the deposition rate,
especially at low temperatures of, for example, 16 to 21 ° C. The concentration of this
Accelerator in the deposition baths is not important, but is preferably from 0 to about 0.2 g
per liter and most preferably about 0.1 to 0.3 g per liter; the smaller amounts will increase with prolonged use
large volumes preferred. An excess which would make the solution unstable,
what depends on the temperature and the concentrations of the active ingredients should be avoided
will. Additional amounts of the material can be added during use to get in

Andere bekannte Stoffe, z. B. Natriumacetat, können gegebenenfalls
auch verwendet werden. In the above solutions, copper sulfate serves as the source of the cupric ions, which is Rochelle's salt

the Rochelle salt in the preceding examples can be replaced by 0.045 mol per liter of tetrasodium ethylenediaminetetraacetic acid tetrahydrate

Liter gehalten. The addition of a cellulose ether according to the invention increases the degree to which the
Concentrations in the above solutions can be varied. The initial concentration of cupric ions should not exceed 0.12 mol per liter,
however, it is preferably 0.03 to 0.05 mol per liter. You should aim to achieve the desired

The hydroxyethyl cellulose used in the preceding examples
has a degree of substitution of about 2 and gives a relatively low viscosity of
75 to 150 cP (Br ο ο k f i e 1 d) in 5% aqueous solution at 25 ° C. Although higher viscosity substances are also possible
can be used, but the low viscosity ones are preferred. Substances with a degree of substitution close to 1 have also been used successfully.
Although hydroxyethyl cellulose is the preferred ether, other lower hydroxyalkyl
and alkyl cellulose ethers can be used. Although these cellulose ethers are used in the preceding examples
the compositions of the examples are optimal for the preferred
Hydroxyethyl cellulose ether, and when it is replaced by another, changes in the concentrations may occur
are required within the specified limits to achieve optimal results.
And although a hydroxyethyl cellulose with hydroxyethyl residues as the only ether residue is preferred,
other ether residues can also be present, for example in carboxymethylhydroxyethyl cellulose
and ethyl hydroxyethyl cellulose are included.
