Description
Alloy limiting shape for making alloy contacts on semiconductor components The invention relates to an alloy delimitation form for the production of alloy contacts, preferably for simultaneous production of alloy contacts on a variety of semiconductor planar elements with p-n junctions.
S olche alloy boundary shapes usually consist of upper and lower part with both parts extending through perforations or -the lower part ending blind holes. The through-bores and blind holes are designed in the known shapes so that the semiconductor wafer can be introduced into them with an alloy pill or the alloy wire or with two alloy pills and the semiconductor body and at the same time the alloy surface is defined by them. These known shapes are usually made of graphite or steel. However, graphite shapes wear out quickly because the graphite crumbles. In the case of steel molds, on the other hand, it is difficult to prevent the alloy pills from sticking or alloying to the mold.
Legierungssubstanzen geeignet. In contrast, the alloy limit shape according to the invention avoided these difficulties. In addition, this shape is economical to manufacture and suitable for various semiconductor materials or alloy substances.
According to the invention, the alloy limiting shape is characterized by Production of alloy contacts, on semiconductor surface components, with p-n junctions, Consists of an upper and a lower part with through-holes going through both parts or in the lower part ending blind holes, characterized in that the through holes and the blind holes of both parts are provided with inserts made of anodized metal, and the inserts of the upper part drill holes of the diameter of the desired alloy surface to introduce the pill of the alloy substance on each under the insert have located semiconductor wafers. The shape of the invention is special for the simultaneous production of contacts on a large number of components suitable.
In alloy limiting forms that are used to make transistors are to be, the inserts of the lower part have blind holes -to accommodate the Alloy pills for the opposite side of the semiconductor body.
The alloy form itself can be made of graphite, steel or also anodized metal. The choice of material for the inserts or shapes depends on the alloy temperature, which is below the melting temperature of the anodized metal must lie. The stakes are depending on the intended use made and then according to the well-known electrolytic oxidation process - e.g. B. anodizing process for aluminum, Elomag process for magnesium - oxidized. For germanium components that are alloyed below 600 ° C, inserts can be made from anodized magnesium (melting point 650 ° C) or aluminum (melting point 658 ° C) will. Above this temperature, anodized inserts made of iron, Vanadium, nickel or silver or their alloys are used. When using Aluminum should be as pure as possible because it has a better oxide layer @ in terms of hardness and strength. The details of the anodizing process are known. Inserts made of aluminum are z. B. etched in potassium hydroxide and then Electrolytically anodized in 10% sulfuric acid for 15 minutes. Anodized inserts Pure aluminum have been used in the manufacture of germanium transistors Proven very well up to an alloy temperature of approx. 600 ° C.
B. in Waffelmusterform, versehen.Preferably, the inserts are for the alloy limit mold manufactured according to the invention from anodized tantalum or anodized tantalum alloys, which are suitable for both germanium and silicon components and which are common with them Alloy substances used are suitable. Because of the relatively difficult machinability from tantalum, this can also be used in the form of anodized tantalum sheets, which are pressed into the desired insert shapes. The tantalum sheets used can for example have a thickness of 0.5 mm. All tantalum parts, those with easily adhering metals, such as. B. gold, come into contact, are expedient on its surface with a corrugation, z. B. in a waffle pattern.
Further details of the alloy limitation shape according to the invention are explained with reference to the figures for the simultaneous production of alloy contacts for several flat transistors in plan view; Rig.2 schematically shows a vertical section through an alloy delimitation shape for diodes in the cutout; 3, 4 and 5 show schematically vertical sections through different alloy limiting shapes for transistors in the cutout.

While the lower part 13 of the form according to FIG. 5 has blind holes, the lower parts 14 and 15 of the form according to FIGS. 3 and 4 have through bores; however, both can also be made with blind holes. At their upper edge, the lower parts 14, 15 and 13 have the through holes or blind holes widening recesses for receiving the base plates 16, 17 and 18. The inserts 19 and 20 located in the through holes of the lower parts 14 and 15 are useful with a blind hole for receiving the plate-shaped alloy pills 21 and 22 provided. The top of the insert 19 of the form of FIG. 3 is otherwise smooth. After the alloy pill 21 has been inserted, the semiconductor wafer 23 and the base sheet 16 are placed on the insert 19. In the case of the form according to FIG. 4, on the other hand, the upper outer edge of the insert 20 for receiving the base plate 17 is recessed. The perforations of the upper parts 24 and 25 of the Frig. 3 and 4 are somewhat wider at the upper edge than in their lower part, so that the correspondingly shaped inserts 26 and 27 hang on the edges 28 and 29. The insert 26 engages according to FIG. 3 with its lower part in the through hole of the lower part 14 corresponding to the height of the base plate 16 and. rests on the semiconductor wafer 23. Its lower outer edge is provided with a recess corresponding to the size of the base plate 16. The lower surface of the insert 27 according to FIG. 4, on the other hand, is smooth on the outside and rests on the semiconductor wafer 30. The alloy pills 31 and 32 are brought onto the semiconductor wafers 23 and 30 through the bores of the inserts 26 and 27. The upper parts 24 and 25 have covers 33 and 34 which can be firmly connected to them and which leave the through-holes of the inserts 26 and 27 free at 35 and 36. The inserts 26 and 27 have some play between the cover 33 and 34 and the edge 28 and 29 for adaptation to different thicknesses of the semiconductor wafers. The inserts of the shape of FIG. 3 are expediently made of solid metal, those of FIG. 4 are made of solid or sheet metal, in particular tantalum sheet.
