The The invention relates to a process for the preparation of membranes with consistent Pores of semiconductor materials under etching such as Si, Ge, GaAs, GaP or InP according to the preamble of the main claim. It is for the mechanical Handling of the membranes thus produced always important solid (nonporous) Material the membranes bounded or areas are present penetrate the membranes to ensure mechanical stability.

For the different ones Semiconductor materials can be customized according to the detailed specification (in particular doping type (n or p) and conductivity) and etching conditions (especially type of electrolyte, current density, voltage and temperature) create many different pore structures. pore geometries include dimensions (diameter d and mean distances) of few nm to> 10 μm (the designations Micropores for d <10 nm, mesopores for 10 nm <d <50 nm, macropores for d> 50 nm are standardized and will be used below).
Porenmorphologien umfassen:
- - three-dimensional networks ("sponges"),
- Pores always growing in specific crystallographic directions
- - pores, which always grow in the direction of the local current flow,
- - Pores with smooth or rough walls as well
- - pores with many side pores.
Für viele Anwendungen poröser Halbleiter werden jedoch Membranen mit durchgängigen Poren benötigt, deren Herstellung immer viel Aufwand und zahlreiche Arbeitsschritte erfordert.all Pore types in common is that their growth basically ends, before the respective back of the semiconductor is achieved. Membranes, i. flat body with Pores that are open on both sides can therefore be only with the pore etching in principle do not produce. Electrochemical etching methods for macropores have to In addition, avoid that the mostly from strong acids easily vulnerable electrodes on the back the semiconductor materials come into contact with the acid. For many Applications more porous Semiconductors, however, membranes with continuous pores are needed whose Manufacturing always requires a lot of effort and numerous work steps.
Weiterhin gibt es keine einfache Endpunkterkennung, d.h. der Zeitpunkt des Erreichens der Poren ist nicht erkennbar.obvious would be, and this is also done in laboratories, a mechanical grinding the non-porous Layer. However, sanding is an inelegant process that matters a lot Experience needed and very easy to destroy the porous one and therefore leads to a very fragile layer. There is no further simple endpoint detection, i. the time of reaching the Pores are not recognizable.
One Another disadvantage is that no local adaptation of Grinding depth to the often not completely homogeneous and only in hindsight detectable pore depth possible is.
Here is basically always to be expected that the porous Layer dissolved very quickly as soon as the etching front reaches the deepest pores. Pure chemical etching is thus in general impractical without elaborate methods for protecting the pore walls (such they will be closer in the following explained become).
Standard plasma etching avoid this major drawback of chemical etching to some extent Degree, but they are generally so slow that they are for the distance of layers with more than a few microns thickness out of the question.
One Process in which the pore walls of macropores (= pores with diameters> 50 nm, but typically around 1 μm) in silicon coated with silicon nitride by a CVD method, then the excess silicon purely chemical, z. B. dissolved in KOH, wherein the nitride layer acts as a protective layer and a rapid dissolution of the Si in the porous part of Si is possible in principle but too expensive for larger productions. Moreover, it is by no means trivial after etching back again, the nitride layer to remove.
The Procedure is as well very expensive and only for Macropores in Si suitable. The application to micropores or on Pores in other semiconductors is not, or only very limited possible.
The invention is a process for producing membranes defined thickness containing stabilizing non-porous parts for different Create pores and semiconductor materials. This procedure have to adapted to the doping and to the etched from the front pore.
There from the back not just the same pores and make a contact, this is not possible without further ado. Generally, pores that grow towards each other, e.g. because you and back simultaneously etches in an electrolytic double cell do not penetrate. The reason for this is that in almost all cases of Pore growth in front of the pore tip of a no longer growing Pore is a space-charge zone that does not have a growing pore can penetrate, since the for the etching required load carrier transport is prevented.
According to the invention is a Method proposed with the features of the main claim. there can penetrate the micropores (smaller pores) interspersed layer in the wished Areas can be created with different methods, so that the in the dependent claims as preferred embodiments method features mentioned the method endpoint detection for the Provide process, and the other, the sacrificial layer erosive footsteps of the back also to produce a penetrated only by macropores layer, allow.
Especially it is advantageous to produce a sacrificial layer whose pores are dense close to the macropores and then a - comparatively short and cost-effective - plasma etching to make. On the other hand, if you only wanted plasma etching, would be for one single punt sized filter a many hours plasma etching necessary with high costs. With the now proposed removal of a sacrificial layer the unetched to be removed Layer so thin that she u.U. already made through a puff of air can be.
As soon as the first contact of pores has taken place, creates a continuous channel which connects the electrolytes on front and back. This is very easy to determine by measurement; the method can do that be operated with an endpoint detection.
Usual procedures the photo (electro) chemical etching can select the areas to be edited. Non-porous areas are very easy to obtain by using suitable (lithographic) Mask these areas on the front by masking the etching protected become. If necessary, this can also be mirrored on the back respectively.
Dabei zeigtFurther Advantages and features of the invention will become apparent below with the attached Drawing. It shows
- - The formation of micropores in n- and p-silicon. Methods for producing these micropores are well known and described in detail in numerous papers.
- - The formation of fine-porous layers (mixture of micro and mesopores), the so-called "crystallographic" pores in III-V semiconductors.
In
To Removal of the sacrificial layer is always left only a very thin, unopened layer, the now very light and fast with a short plasma etching treatment can be removed; Alternatively, purely chemical etching in a solution with very low etching rate (and thus very little attack of the primary pores) or it is even possible in the simplest mechanical way with a blast of compressed air the layer withdraw.
- Selective etching of the highly porous sacrificial layer. In the case of micropores in Si, this can already be achieved with H 2 O 2 ; furthermore, however, it is also possible to use KOH or so-called defect etching become. Basically, all etching solutions can be used, which show only very weak removal in volume Si.
- - Electrochemical detachment of the entire sacrificial layer after the necessary thickness is reached. This can be achieved in the case of micropores in Si, for example by a short current pulse.
- - Plasma etching; the selectivity is due to the much higher etching rate in porous materials.
- - Photo (electro) chemical etching back; In n-type semiconductors, for electrochemical etching, the concentration of holes at the semiconductor-electrolyte interface must be increased many orders of magnitude by special measures. Avalanche breakdown due to large electric field strengths is one possible method, hole generation by illumination is another. Lighting the front or back is also used in many cases.
- - Electropolishing the back for all n-type semiconductors. The polishing current is generated by a suitable illumination of the back directly to the back. When the primary pore front is reached, it is avoided that, as in the case of a purely chemical etching, the pore spaces are now dissolved very quickly. Again, the achievement of the primary pores in the external circuit is signaled by parameter changes, so that (in contrast to the purely chemical etching) an end point detection is possible.
- - Purely photochemical etching, driven only by the illumination-induced photovoltage in a suitable etching solution. This method is already suitable for the etching of the front side, but especially for the etching of the second flat side (rear side).
Durchschläge würden sofort die Strukturen der ersten Seite zerstören.to Production of membranes with continuous pores made of semiconductor materials under electrochemical etching from first Macropores on a flat side of a substantially flat semiconductor a one-sided porous workpiece created that there it can not be machined mechanically, only with the artifice from the opposite Flat side of semiconductor micropores with smaller diameter as the macropores of the first flat side becomes machinable. there at least one inside the semiconductor between the pores of the front and back lying layer region remain substantially intact. Punches would be instant destroy the structures of the first page.
When etching on The second flat side should especially areas around the tips the one from the first side etched Macropores from the micropores etched from the second flat side are impenetrable remain. It is quite deliberate that the micropores in between penetrate the intact area remaining on the macropores of the other side.
During the etching can an endpoint detection for the etching over one Control of the contact between the pores between front and back by monitoring the potential of the electrolyte takes place.
Dies erlaubt schnellere Herstellung in Großserie.Advantageous is in particular that the Concentration of the holes at the interface Semiconductor - electrolyte is increased by avalanche breakdown by means of high electric field strengths. This allows faster production in mass production.
Finally, can the spreading from the back microporous layer penetrated electrochemically in a further step be removed and then the remaining, with space carriers in the area of the tips the macroporous layer provided by a rapid plasma etching step be removed under high material removal.
There, as already mentioned, the for the etching only a flat side necessary Charge carriers and / or also the necessary electrochemical etching voltage through illumination the back to disposal can be easily etched by the partselectively.
