Abstract
Die Erfindung betrifft ein Verfahren zur Erzielung einer zuverlässigen Lötverbindung zwischen mindestens einem elektronischen Bauteil mit vorbeloteten Anschlussstellen (BGA) und einer Leiterplatte bei der Oberflächenmontage. Hierfür wird eine Lotvorlegierung verwendet, welche eine erhöhte Konzentration an Mikrolegierungselementen besitzt. - - Bestimmen der Zusammensetzung einer Lotvorlegierung für das aufzutragende Lotmittel bei der Oberflächenmontage, nämlich aus den festgestellten bzw. festgelegten Zusammensetzungen der Standardlotlegierung und der gewünschten Ziellegierung unter Berücksichtigung des Volumens der Standardlotlegierung sowie des aufzutragenden Volumens an Lotmittel,
- - Erzeugen einer Lotvorlegierung mit der vorbestimmten Zusammensetzung,
- - Erzeugen eines Lotmittels aus der Lotvorlegierung und gegebenenfalls dem Anteil an Flussmittel,

- - Aufsetzen des mindestens einen Bauteils auf die Leiterplatte,
- - Verbinden des Bauteils mit der Leiterplatte durch Löten,
- - - wobei das verwendete Flussmittel die Anschlussstelle des elektronischen Bauteils umgibt und eine Oxidschicht an der vorbeloteten Anschlussstelle des elektronischen Bauteils beseitigt und

Zur Berechnung der Mischung muss zunächst die Legierungszusammensetzung, die in Masse-Prozent angegeben wird, in Volumen-Prozent mit Hilfe der Dichte umgerechnet werden. Aus den Volumenanteilen der Ziellegierung und der Standardlegierung der Lotkugel können die Volumenanteile aller Elemente der Vorlegierung als Unbekannte errechnet werden. Diese müssen dann anschließend wieder in Masse-Prozente umgerechnet werden. Die Ergebnisse der beschriebenen Methode ergeben Werte, die dann exakt wären, wenn alle Elemente im festen Zustand vollständig löslich sind und es zu keinem Phasenwechsel kommt. Bei einer komplexen 6-Stoff-Legierung sind aber die Dichten und Anteile der verschiedenen möglichen Phasen nicht genau bestimmbar, so dass nur von einer abgeschätzten mittleren Dichte der Gesamtlegierung ausgegangen werden kann. In der nachfolgenden Berechnungsformel ist V1 das Volumen der der Lotkugeln und V2 das Volumen der Vorlegierungspads:

Danach beginnt der eigentliche Lötvorgang. Die vorbeloteten Anschlussstellen der Bauteile, z.B. Lotkugeln, sind von einer Oxidschicht umgeben, welche durch die angewendete Löttemperatur von ca. 260 °C nicht schmelzen. Diese Oxidschicht muss chemisch aufgebrochen werden. Hierzu dient das Flussmittel, welches die Oxidschicht reduziert und damit die Standardlötlegierung freilegt. Damit sich die aufgebrachte Lotvorlegierung des Lotmittels mit der Standardlotlegierung der vorbeloteten Anschlussstellen vermischen kann, muss sichergestellt sein, dass ausreichend Flussmittel dafür sorgt, dass die Lotkugeln von Oxiden solange freigehalten werden bis die zuerst geschmolzene Lotvorlegierung sich nach und nach mit der Standardlotlegierung der Lotkugel vermischt hat. Wird beispielsweise die Lotkugel mit einer ausreichenden Flussmittelmenge umgeben, so hat die Lotvorlegierung ausreichend Zeit in die Standardlotlegierung zu diffundieren. Es hat sich hierbei gezeigt, dass es vorteilhaft ist die 10-fache Menge an Flussmittel einzusetzten als beispielsweise für das Entfernen der Oxidschicht der Lotkugeln notwendig wäre. Hierdurch wird sichergestellt, dass keine kalten Lötstellen, also unverbundene Bereiche, entstehen. Wird beispielsweise als Lotmittel eine Lotpaste mit einem Flussmittel verwendet, so sind solche Flussmittel bevorzugt, welche ein multimeres Harz umfassen. Ein solches Harz verbleibt lange an der Lötstelle und hält quasi die Lotvorlegierungsschmelze an der Lotkugel.Then the actual soldering process begins.
