Abstract
Die Erfindung betrifft ein Verfahren zum Herstellen einer Lötverbindung zwischen einem Trägerelement (32) und wenigstens einem elektronischen Bauelement (36) mittels eines Lots, wobei das Lot auf dem Trägerelement (32) und/oder dem elektronischen Bauelement (36) mittels eines additiven Herstellungsverfahrens aufgedruckt wird. Ferner betrifft die Erfindung einen Bauteilverbund (30) aufweisend ein Trägerelement (32) und wenigstens ein elektronisches Bauelement (36), wobei das Trägerelement (32) und das elektronische Bauelement (36) mittels einer Lotschicht (34) verbunden sind, wobei die Lotschicht (34) eine auf dem Trägerelement (32) und/oder auf dem elektronischen Bauelement (36) additiv hergestellte Lotschicht (34) ist. Das erfindungsgemäße Verfahren zum Herstellen einer Lötverbindung zwischen einem Trägerelement und wenigstens einem elektronischen Bauelement mittels eines Lots, wobei das Lot auf dem Trägerelement und/oder dem elektronischen Bauelement mittels eines additiven Herstellungsverfahrens aufgedruckt wird, hat demgegenüber den Vorteil, dass Lot auch auf glatten Oberflächen aufgebracht werden kann. Aufdrucken umfasst dabei auch das Aufbringen und/oder das Beschichten des Lots auf das Trägerelement und/oder auf das elektronische Bauelement mittels eines additiven Herstellungsverfahrens mit oder ohne eine stoffschlüssige Verbindung des Lots mit dem Trägerelement und/oder dem elektronischen Bauelement durch das additive Herstellungsverfahren. Die Haftung auf glatten Oberflächen wird durch ein Aufschmelzen des Lotes mit der Oberfläche des Trägerelements erreicht. Ferner trägt das Verfahren dazu bei, kleine Strukturen aus Lotmaterial auf dem Trägerelement zu generieren, um das elektronische Bauelement zu platzieren und zu fixieren. Dies trägt dazu bei, dass ein Verrutschen bei einem Transport zum Nachfolgeprozess unterbunden wird. Weiterhin ist eine Reinigung nach dem Lötprozess nicht notwendig, da das Lotmaterial nur selektiv an den Stellen aufgebracht wird, wo es auf dem Trägerelement benötigt wird. Auch das Aufdrucken des Lots auf das elektronische Bauelement ist vorteilhaft, da hierdurch das Lot unmittelbar stoffschlüssig mit dem elektronischen Bauelement verbunden wird und es möglich ist, vorgegebene Lötstrukturen auf elektrische Anschlusskontakte des elektronischen Bauelements aufzudrucken. Ganz besonders vorteilhaft ist, wenn das Lot sowohl auf dem Trägerelement als auch auf dem elektronischen Bauelement aufgedruckt wird, da es dadurch möglich ist, auf jeden der zu verbindenden Elementen korrespondierende Lötstrukturen aufzudrucken. Es ist vorteilhaft, dass das Lot durch das Aufdrucken mit dem additiven Herstellungsverfahren auf der zu lötenden Oberfläche fixiert wird, indem eine stoffschlüssige Verbindung hergestellt wird, so dass das Lot auch auf glatten Flächen aufgebracht werden kann. Dies trägt zu einer zuverlässigen Vorfixierung der zu lötenden elektronischen Bauelement bei. Zusammenfassend hat das Verfahren den Vorteil, dass das Lot auf dem Trägerelement fixiert wird und eine Weiterverarbeitung in Nachfolgeprozessen möglich ist. Insbesondere ist es möglich, nur Bereiche mit Lot zu versehen, wo auch elektronische Bauelemente sitzen. Besonders vorteilhaft ist dabei, dass Strukturen aus Lotmaterial generiert werden, womit die zu fügenden elektronischen Bauelement präzise positioniert werden können und während des Transports zu Folgeprozessen ausreichend gegen ein Verschieben gesichert sind. Das Lot ist insbesondere ein Weichlot. Vorzugsweise ist das Weichlot ein Zinnlot, insbesondere ein bleifreies Zinnlot. Das Zinnlot weist insbesondere einen Schmelzpunkt von kleiner als 330 °C auf. Beschreibung von AusführungsbeispielenDescription of exemplary embodiments
Nachfolgend wird ein Verfahren zum Herstellen einer Lötverbindung zwischen einem Trägerelement und wenigstens einem elektronischen Bauelement mittels eines Lots beschrieben, wobei das Lot auf dem Trägerelement und/oder dem elektronischen Bauelement mittels eines additiven Herstellungsverfahrens aufgedruckt wird. Ferner wird ein Bauteilverbund aufweisend ein Trägerelement und wenigstens ein elektronisches Bauelement beschrieben, wobei das elektronische Bauelement und das Trägerelement mittels einer Lotschicht verbunden sind, wobei die Lotschicht eine auf dem elektronischen Bauelement und/oder dem Trägerelement additiv hergestellte Lotschicht ist. Im zweiten Verfahrensschritt wird eine erste Lotpulverschicht mit Hilfe eines Beschichters aufgetragen. In einem dritten Verfahrensschritt wird das aufgetragenen Lotpulver selektiv in den gewünschten Bereichen unter Verwendung einer Laserquelle aufgeschmolzen, wobei die Prozessparameter so gewählt werden, dass eine Haftung zwischen Platine und Lotpulver gewährleistet ist. Die zweiten und dritten Verfahrensschritte werden in einem vierten Verfahrensschritt wiederholt, bis eine gewünschte Menge, insbesondere eine gewünschte Aufbauhöhe, an Pulver und/oder eine vorbestimmte Struktur zur Fixierung der elektronischen Komponenten gegeben ist. In einem fünften Verfahrensschritt wird das überflüssiges Pulver entfernt. In einem sechsten Schritt werden die zu verlötenden elektrischen Bauelementen, insbesondere mittels Pick and Place, auf der Platine bzw. dem Lot positioniert.
