Description
The present invention relates to a device for measuring potentials in a biological, chemical or other sample, having a substrate and at least one nanowire arranged on the substrate and made of a semiconducting material, the nanowire being provided with a coating arrangement which has a base coating made of a comprises dielectric material, wherein the coating arrangement further comprises a cover layer which comprises or consists of carbon.
The invention also relates to a method for producing such a device.
Such devices have basically proven themselves. However, it is felt to be disadvantageous to share that the coating of the nanowire with a dielectric material or a combination of several dielectric materials is not always stable in biofluids. The reason for this can be seen in the low quality of the dielectric layers, which are produced at relatively high temperatures. This causes defects in the coatings, through which ions from the sample can penetrate the thin dielectric layer and change its charge state over time.
The object of the present invention is therefore to provide an improved device for measuring potentials on samples which avoids the disadvantages mentioned above. Furthermore, the object of the present invention consists in specifying a production method for such devices.
This object is achieved in a device of the type mentioned at the outset in that the cover layer has carbon bonded in a diamond-like manner and carbon bonded in a graphite-like manner.
The invention is therefore based on the consideration of applying a further, carbon-containing layer to a base coating made of a dielectric material, so that the sample to be measured no longer has the possibility of coming into contact with the base coating made of a dielectric material. This prevents ions from the sample to be measured from being able to penetrate into the base coating, so that a change in the charge state of the dielectric coating can be prevented or significantly minimized.
The top coat can be applied directly to the base coat. It is also conceivable that further intermediate layers are arranged or formed between the base coating and the top layer. Depending on the configuration of the device, it may also be the case that the cover layer is formed on a larger surface of the substrate, ie beyond the nanowire, since the surface of the substrate is also coated in common coating methods.
According to the invention, the top layer has diamond-like bonded carbon and graphite-like bonded carbon. Graphite-like bonded carbon and diamond-like bonded carbon represent different modifications in which carbon occurs. The modification of the diamond-like bonded carbon is based on the sp3 bond structure, i.e. the covalently tetragonally bonded carbon atoms have no free electrons. Graphite-like bonded carbon, on the other hand, is based on the bin structure sp2, where covalently tetragonally bonded carbon atoms form high-strength planes, which in turn are only loosely bonded to each other via van der Waals forces. Diamond-like bonded carbon is characterized by high strength and chemical stability, but is an insulator with regard to its electrical properties. In contrast, graphite-like bonded carbon is electrically conductive, so that the preferably amorphous carbon layer, which acts as a cover layer, has sufficient electrical conductivity due to the graphite-like bonded carbon, while at the same time high stability in biological fluids is achieved through the diamond-like bonded carbon.
According to a preferred embodiment, the proportion of diamond-like bonded carbon in the top layer is at least 30 atom %, in particular at least 40 atom %, preferably at least 50 atom %. Such a relatively high proportion of diamond-like bonded carbon leads to favorable layer properties.
The cover layer can also contain foreign atoms, in particular boron, silicon, nitrogen, molybdenum, chromium, titanium and/or iron, with the total proportion of foreign atoms preferably being at most 10 atom %. Foreign atoms of this type can be introduced as a result of impurities during the deposition of the cover layer or can be introduced into the cover layer in a targeted manner in order to influence the properties.
The top layer is preferably designed to be partially amorphous or amorphous. In terms of the basic type, the top layer is preferably a ta-C or a-C layer (according to ISO 20523:2017).
The thickness of the cover layer is preferably at least 2 nm, in particular at least 3 nm and/or at most 100 nm, in particular at most 20 nm to be chemically stable.
In a further embodiment of the invention, at least one nanowire, in particular each nanowire, can have a trapezoidal or a triangular cross section. If the nanowire has a trapezoidal cross-section, it preferably rests directly on the surface of the substrate with its longer base side of the trapezium. The nanowire can have a height of less than 60 nm, with the height preferably being in a range between 1 nm and 50 nm. The device according to the invention can also be characterized in that it has at least one field effect transistor. In a specific embodiment, at least one, in particular each nanowire of the device can be part of a field effect transistor and be connected to a source contact at one end and to a drain contact at the other end or have such.
In a manner known per se, each field effect transistor can comprise a gate contact which is spaced apart from the nanowire and is in contact or can be brought into contact with the sample.
The device can be part of a biosensor or form one. This means that the device can be used directly for measuring biological, chemical or other samples.
In a further embodiment, the base coating can have a single-layer structure and consist in particular of silicon oxide (SiO 2 ). Alternatively, the base coating can be constructed in multiple layers, in particular in two layers, and an inner layer made of a first dielectric material, in particular made of silicon oxide (SiO 2 ), and an outer layer made of a second dielectric material, in particular made of aluminum oxide (Al 2 O 3 ). Dielectric materials are materials that have little or no electrical conductivity. For example, non-conductive plastics or ceramics can be considered dielectric materials. Preferred dielectric materials for the present application are silicon oxide, aluminum oxide or hafnium oxide.
Die Dicke der Grundbeschichtung hängt dabei von den angestrebten elektrischen Eigenschaften ab.The base coating preferably has a thickness of at least 2 nm, in particular at least 5 nm and/or preferably at most 100 nm, in particular at most 50 nm. The thickness of the base coating depends on the desired electrical properties.
The semiconducting material from which the nanowire is made can be, for example, silicon, germanium or another known semiconducting material.
In a further configuration of the device according to the invention, the substrate can comprise a silicon wafer, with an oxide layer in particular being formed between the silicon wafer and the nanowire. Such an oxide layer electrically separates the nanowire from the silicon wafer.
According to a preferred embodiment, the top layer can be coated with a protective layer, which in particular is aluminum oxide (Al 2 O 3 ) and/or has a thickness of at least 5 and/or at most 10 nm. Such a protective layer can represent a standardized design for protecting the carbon-containing top layer.
- - Bereitstellen eines Substrats mit mindestens einem auf dem Substrat angeordneten Nanodraht aus einem halbleitenden Material;
- - Beschichten des Nanodrahts mit einer Grundbeschichtung, welche eine Schicht aus einem dielektrischen Material umfasst;
- - providing a substrate with at least one nanowire arranged on the substrate and made of a semiconducting material;
- - coating the nanowire with a base coat comprising a layer of dielectric material;
- - Deposition of a top layer which contains or consists of carbon.
According to the invention, it is therefore provided that first the base coating made of dielectric material and in a separate step the carbon-containing top layer are deposited one after the other.
Preferably, the undercoat is deposited by thermal growth. If the base coating has a multi-layer structure, it is preferably produced in several sequential steps.
The cover layer can preferably be produced by means of physical vapor deposition (PVD) and/or chemical vapor deposition (CVD). Physical vapor deposition is a vacuum-based coating process for depositing thin layers. With the help of physical processes, the starting material is converted into the gas phase before it is fed to the object to be coated. Physical vapor deposition can include, for example, thermal evaporation, in which a coating material is heated to such an extent that individual particles are detached from its atomic structure and condense on the surface of the component to be coated. In addition, there are also sputtering technologies in which surface atoms are detached from a target, which forms the coating material, by sputtering, ie the impact of high-energy particles, mostly argon ions. In contrast, in chemical vapor deposition, a solid component is deposited on the surface of a component to be coated as a result of a chemical reaction from the vapor phase. A major advantage of physical vapor deposition or chemical vapor deposition is that it is readily possible to deposit a carbon-containing top layer at low temperatures. The temperature can be less than 300° C., in particular below 50° C. and preferably close to room temperature. This prevents the components of the field effect transistors from being damaged - in contrast to other methods for depositing layers containing carbon.
A plasma is preferably generated to deposit the cover layer. The plasma can be generated by bombarding a graphite target with a pulsed laser. This process, also called PLD, enables the provision of a plasma of high-energy carbon atoms, which leads to the formation of a top layer of diamond-like carbon.
Alternatively, the plasma can be generated by means of an electrical vacuum arc discharge onto a graphite target. In this PVD process, local evaporation takes place on a target using a vacuum arc. In this case, high-current gas discharges take place on a graphite target, causing the target to be heated locally by the impacting positive ions to such an extent that the material thermally vaporizes locally. The process can be ignited by a spark. The arc current is ultimately concentrated in a focal point, the so-called spot. This is visible as a brightly glowing spot with a diameter of about 1 mm and has only a short lifespan, since the emission conditions deteriorate locally when material evaporates and the current flows through a different location.
In a further embodiment, a filter can be arranged between the target of the device for vacuum arc discharge and the device to be coated, in order to retain macro-parts, for example so-called droplets, that are thrown up. For this purpose, the plasma flow is preferably deflected along magnetic lines in the direction of the device to be coated, while the droplets are held back on a so-called baffle. An example of such a filter, which can be used in various designs, is the so-called large area filtered arc source (LAFAS) system, in which the plasma flow is deflected by ring magnets through an angle of around 90°, while the macroparticles, for example Droplets, through which the magnetic fields are hardly influenced and cannot reach the coating device.
In a further embodiment of the method according to the invention, a pulsed laser can be used as the ignition source for the pulsed vacuum arc discharge be used. This is referred to as the so-called laser arc process.
The top layer is preferably deposited in a vacuum chamber. The devices to be coated are preferably attached to a substrate holder which is located in the vacuum chamber. In order to achieve an even coating on a large number of devices, the substrate holder can be set in rotation. In particular, the substrate holder can be designed in such a way that the devices carry out several superimposed rotational movements. A so-called BIAS voltage can also be applied to the substrate holder to influence the coating. As a result, the particle energy of the impinging particles and thus the layer properties can be influenced. It is also conceivable that both the base coat and the top coat are deposited one after the other in a vacuum chamber.
The vacuum chamber is advantageously evacuated to a pressure below 10 -4 mbar, in particular below 5×10 -5 mbar, before the covering layer is deposited. At such pressures, very pure carbon layers can be deposited. A predominantly inert gas is preferably introduced into the vacuum chamber during the deposition of the cover layer. This can be pure argon; it is equally conceivable that mixtures predominantly of argon with small amounts of hydrogen, in particular less than 5%, preferably 2% hydrogen, are introduced into the vacuum chamber.
In a further embodiment of the method according to the invention, plasma etching of the surface of the base coating can take place before the top layer is deposited. This can be a pretreatment by means of a glow discharge, which is also referred to as sputter etching and which preferably takes place in the vacuum chamber. This cleans the surface of the base coat so that the top coat can be deposited with high adhesion. At the same time, the intensity during plasma etching is adjusted in such a way that there is no significant removal of the top layer of the base coating, but only activation of the surface.
In order to eliminate any water film that may be present on the substrate or on the nanowire, the device can be heated before plasma etching. Specifically, this can be done in the vacuum chamber at a pressure of less than 5×10 -5 mbar by radiant heating for a period of about 30 minutes.
