Description
The invention relates to a method for temperature control of an optical element and an optical assembly with an optical element, in particular a mirror of a projection exposure system.
Projection exposure systems for semiconductor lithography are subject to extremely high demands on the image quality in order to be able to produce the desired microscopic structures as free of errors as possible. In a lithography process or a microlithography process, an illumination system illuminates a photolithographic mask. The light passing through the mask or the light reflected by the mask is projected by projection optics with optical assemblies onto a substrate (for example a wafer) coated with a light-sensitive layer (photoresist) in the image plane of the projection optics, in order to produce the structural elements of the Transfer mask to the photosensitive coating of the substrate. The requirements for the positioning of the image on the wafer and the intensity of the light provided by the lighting system are increased with each new generation, as a result of which a higher thermal load acts on the optical elements of the optical assemblies. This heat load leads to inhomogeneous deformations on the surfaces of the optical elements and thus to imaging errors.
Usually, therefore, the optical elements of the optical assemblies, which are designed as mirrors in EUV projection exposure systems, i.e. in systems that are operated with light with a wavelength between 1 nm and 120 nm, in particular at 13.5 nm, are directly water-cooled tempered. For this purpose, the mirrors comprise recesses designed as cooling channels, which are arranged in two planes at different distances from the optically active mirror surface and through which temperature-controlled water flows, whereby the heat is carried away from the mirror. The arrangement in two planes allows a more precise setting of the temperature profile on the mirror surface due to the additional degree of freedom given by the cooling channels in the second plane.
The expansion of a mirror is, among other things, a function of the thermal expansion coefficient, which for glass material is very small, but non-linear and, in particular, dependent on temperature. By means of suitable manufacturing processes for the material, a temperature can be set for the respective material at which the coefficient of expansion just disappears. This temperature is known as the zero crossing temperature (ZCT). However, the zero crossing temperature is subject to manufacturing tolerances, so it cannot be set as precisely as required during manufacture, but it can be measured very precisely after manufacture.
The aim of tempering the mirrors is therefore to set the temperature working point of the mirror surface, for example 23 ° Celsius, during the imaging process in projection exposure systems in such a way that the deformations on the mirror surface resulting from heating are as small as possible. Thus, it is desirable to set the temperature of the mirror surface near the zero crossing temperature of the mirror. The disadvantage of this solution is that the heat transport in the mirror itself and the constant ambient temperature of usually 22 ° Celsius creates a temperature profile across the thickness of the mirror, which in turn leads to a deformation of the main body of the mirror and thus the mirror surface.
The object of the present invention is to provide an improved method for controlling the temperature of the mirror. A further object of the present invention is to provide a device which eliminates the above-described disadvantages of the prior art.
This object is achieved by a method and a device with the features of the independent claims. The subclaims relate to advantageous developments and variants of the invention.
- - Determination of the zero crossing temperature of the thermal expansion coefficient of the material of the optical element.
- - Determination of the heat input introduced into the optical element via the optically active surface.
- - Determination and setting of the temperature of the first temperature control device required to control the temperature of the surface of the optical element on the basis of the determined zero crossing temperature and the determined heat input.
- - Adjustment of the shielding of the heat flow in the direction of that area of the optical element which is on the optically active surface is located on the opposite side of the second temperature control device, required temperature of the second temperature control device.
The zero crossing temperature of the thermal expansion coefficient of the material of the optical element is subject to manufacturing tolerances and is determined by the manufacturer of the material for each batch. The heat input into the optical element is determined, for example, by simulations such as finite element methods in combination with the intensities of the useful light determined during operation of the projection exposure system, that is, the light used to image the structures. The second temperature control device advantageously shields the part of the mirror facing away from the mirror surface against the introduction of heat, whereby only a small part of the mirror material is heated and this alone minimizes the deformations on the optically active surface.
Furthermore, the temperature of the second temperature control device can be set in accordance with the ambient temperature of the optical element. The ambient temperature in projection exposure systems is usually 22 ° C., which is why this temperature is used as the reference temperature in the manufacture and in the measurement of the optical elements, for example in the form of mirrors. Setting the temperature of the second temperature control device to the ambient temperature of 22 ° Celsius can result in the optical element assuming the reference temperature of manufacture in that area of the optical element which is located on the side of the second temperature control device opposite the optically active surface. This area is therefore subject to the manufacturing conditions with regard to its temperature, so that, compared to manufacturing, no deformations due to temperature differences are introduced into the optical element.
The deformation of the mirror surface is therefore only influenced by the deformation of the material in the area between the second temperature control device and the optically active surface. This area is minimal due to the arrangement of the second temperature control device in the immediate vicinity of the first temperature control device. The distance between the first temperature control device and the second temperature control device can be between 1 mm and 50 mm. The distance between the first temperature control device and the optically active surface can be between 1 mm and 50 mm.
Furthermore, the temperature of the first temperature control device can be determined on the basis of the slightest deformation of the optically active surface of the optical element.
In particular, the determination of the temperature of the first temperature control device can be based on a calculation using finite element methods and / or on the detection of the effect of the deformation on the imaging properties of a projection exposure system. The recording of the effect of the deformation on the imaging properties of a projection exposure system is usually only recorded at intervals of several seconds to minutes during operation because of the time required for the measurement. This procedure is therefore mainly used to check the calculations or for calibration outside of the company.
Furthermore, the temperature of the first temperature control device can be adapted to a changing heat input. The heat input can change during operation by adjusting the illumination of the mask and the intensity of the light by the lighting system, so that it may be necessary to adjust the temperature of the first temperature device.
In particular, if there is a known change in the heat input, the temperature of the first temperature control device can be adjusted before the change in the heat input to compensate for the inertia of the heat conduction. The changes in the heat input can be predicted in most cases, so that the known sluggish temperature control of the first temperature control device can be adjusted before the heat input changes. This has the advantage that the transition from a heat input to a changed heat input can be anticipated, which can lead to a further reduction in the errors in the mapping of the structures.
Furthermore, the first temperature control device can run in a plane parallel to the optically active surface. This has the advantage that the thermal resistance from the optically active surface to the first temperature control device is constant over the surface, as a result of which the temperature gradient in the optical element can develop uniformly.
In addition, the temperature of the first temperature control device can vary across the plane. The temperature control device can be formed by a multiplicity of temperature control channels, each temperature control channel being able to include its own temperature control so that a variation in temperature, for example as a function of the local heat input, can be set across the plane. The possibilities of adapting the temperature control of the optical element can through Another additional temperature control device, which is arranged in a plane between the first and the second temperature control device, can be improved. If the temperature control channels of the further temperature control device run, for example, perpendicular to the temperature control channels of the first temperature control device, locally limited temperature profiles can be set by superimposing the heating or cooling capacities of the two levels, especially at the intersections of the temperature control channels.
An optical assembly according to the invention comprises an optical element, a base body, a first temperature control device and a second temperature control device, which are arranged in two planes parallel to an optically active surface in the base body of the optical element. The first temperature control device is designed in such a way that the deformation of the optically active surface caused by temperature differences is minimized by the set temperature of the first temperature control device.
In particular, the second temperature control device can be designed in such a way that that area which is located on the side of the second temperature control device opposite the optically active surface has a homogeneous temperature distribution. The second temperature control device is designed in such a way that the excess heat can be completely dissipated through it.
In addition, the optical assembly can include a third temperature control device on an outer surface of the optical element. This is designed, for example, as a cooling jacket and protects the optical assembly on the one hand from external heat sources such as actuators or reflected scattered light and on the other hand it dissipates heat emanating from the optical element.
The temperature of the second temperature control device can correspond to the temperature of the third temperature control device. Both temperature control devices can be designed in such a way that they keep the ambient temperature of the optical assembly constant.
Furthermore, the first temperature control device can be designed in such a way that the area of the optical element between the optically active surface and the second temperature control device has a temperature gradient. The temperature of the first temperature control device can be set in such a way that it can be varied across the plane. For this purpose, the first temperature control device can comprise a plurality of recesses, which can be designed as temperature control channels, wherein the temperature of an existing temperature control fluid can be selected individually for each temperature control channel. This has the advantage that the temperature gradient between the optically active surface and the first temperature control device can be set in such a way that the resulting deformation of the surface becomes homogeneous and minimal. A homogeneous deformation is advantageous here, since the imaging error caused thereby can be corrected by a solid body movement of the optical element itself or of another optical element.
In addition, an existing control can be designed in such a way that the temperature of the first temperature control device is adapted as a function of a heat input on the optically active surface of the optical element. If the heat input is changed due to a change in the intensity or the distribution of the light on the mask and, as a result, also on the optical elements of the projection optics, an adaptation of the temperature or the temperatures of the first temperature control device may be necessary.
In particular, the control can be designed in such a way that it adapts the temperature before the change in the heat input on the basis of a known future change in the heat input. As a result, the change in the temperature profiles in the optical element, which is slow compared to the imaging of the structures, and thus the deformations of the optically active surface during the transition from one heat input to another heat input, can advantageously be optimized.
