Beim Einspeisen der Umgebungsluft adsorbiert insbesondere in der Luft enthaltenes H2O, CO2 oder O2 an Oberflächen des Volumens, beispielsweise an Oberflächen einer Prozesskammer oder anderen evakuierbaren Volumina der Reaktoranordnung. In einem darauffolgenden Schritt wird die Umgebungsluft aus dem Volumen entfernt, wozu das Volumen mit einer Pumpe evakuiert wird. Dabei entweicht der größte Teil der Umgebungsluft. An der Oberfläche verbleiben jedoch adsorbierte Moleküle der Umgebungsluft, insbesondere O2, CO2 und H2O, wobei auf Grund der hohen Polarität der H2O-Anteile an den Adsorbaten überwiegt. Es wird als Vorteilhaft angesehen, wenn die Oberfläche nur eine Monolage von H2O aufweist. In einem darauf folgenden Schritt wird eine metallorganische Verbindung, ein Hydrid, insbesondere eines Elementes der IV. Hauptgruppe, eine metallorganische Verbindung, insbesondere eines Elementes der III. Hauptgruppe oder ein anderes reaktives Gas in das evakuierte Volumen eingespeist, welches in der Lage ist, mit dem an der Oberfläche adsorbierten H2O, O2 oder CO2 zu einer die Oberfläche konditionierenden Schicht zu reagieren. Da die H2O-Schicht gleichmäßig über die Oberfläche verteilt ist und nach dem Evakuieren eine Monolage ist, bildet sich auch nur eine Monolage der Feststoffschicht. Die insbesondere aus Edelstahl bestehende Oberfläche erhält dadurch eine gegebenenfalls nur ein-Atom-lagige Beschichtung mit einem Reaktionsprodukt aus H2O und dem reaktiven Gas. Ein dabei entstehendes volatiles Reaktionsprodukt wird bei einem anschließenden Evakuieren aus dem Volumen entfernt. Es ist insbesondere vorgesehen, dass das Volumen ein Bestandteil einer OLED-Reaktoranordnung oder eines MOCVD-Reaktoranordnung ist. Es ist insbesondere vorgesehen, dass das reaktive Gas zusammen mit einem Trägergas in das Volumen eingespeist wird, welches insbesondere Stickstoff, Wasserstoff oder ein Edelgas ist. Es ist aber auch vorgesehen, dass das von der Trägergasquelle bereitgestellte Trägergas in einen Aerosolerzeuger strömt, in dem ein Pulver oder eine Flüssigkeit in den Trägergasstrom eingebracht wird, so dass die Aerosolpartikel vom Trägergas transportiert werden. Erfindungsgemäß ist diese Vorrichtung mit einer zweiten Zuleitung verbunden, durch die eine metallorganische Verbindung oder ein Hydrid, insbesondere ein Hydrid der IV. Hauptgruppe in ein evakuierbares Volumen eingespeist werden kann, wobei das evakuierbare Volumen der Aerosolerzeuger, der Verdampfer, die Prozesskammer oder eine Sensorkammer sein kann, in der sich ein Sensor befindet. Das evakuierbare Volumen ist zudem mit Umgebungsluft flutbar, beispielsweise indem es evakuiert und anschließend mit Umgebungsluft geflutet wird. Hierzu kann die Reaktoranordnung mit einer Belüftungsleitung verbunden sein, die ein Ventil aufweist, welches geöffnet werden kann. Es ist aber auch vorgesehen, das Einspeisen des reaktiven Gases bei Raumtemperatur durchzuführen. Ferner kann vorgesehen sein, dass vor dem Einspeisen des reaktiven Gases die Oberflächen des evakuierbaren Volumens beheizt werden. Dies ist insbesondere vorteilhaft, wenn nur eine Monolage des sich als Reaktionsprodukt bildenden Feststoffs abgeschieden werden soll, so dass durch das Aufheizen kontrolliert Adsorbate von der Oberfläche abdampfen können. Es ist insbesondere vorgesehen, dass die metallorganische Verbindung ein Methyl (CH3) und ein Metall, insbesondere ein Metall der III. Hauptgruppe enthält. Als metallorganische Verbindungen kommen somit insbesondere TMA1, TMGa oder TMIn in Betracht. Das erfindungsgemäße Verfahren kann nicht nur dazu verwendet werden, um die chemische Reaktion an Oberflächen innerhalb einer Prozesskammer durchzuführen. Das erfindungsgemäße Verfahren kann auch durchgeführt werden, um die chemische Reaktion an Oberflächen von Massenfluss-Controllern, Sensoren, Ventilen, Verdampfern oder Aerosolerzeugern durchzuführen. Es kann insbesondere durchgeführt werden, um die chemische Reaktion an einer Oberfläche eines Gaseinlassorganes durchzuführen, welches auf seiner zur Prozesskammer weisenden Seite duschkopfartig angeordnete Gasaustrittsöffnungen aufweist, durch die bei einem Beschichtungsschritt zur Beschichtung eines Substrats der organische Dampf hindurchtritt.
