Description
The present invention relates to a composite ceramic for a printed circuit board and a method for its production.
Made of ceramic insulation layers for printed circuit boards are well known in the art. In this case, metallizations are typically provided on the upper and / or lower side, which serve as conductor tracks or as connection areas for electronic components. To effectively dissipate heat generated at the top and / or bottom and thus avoid damage to the circuit board, for example, the use of AIN is known. Despite the favorable for the heat dissipation material properties of AlN, their use as a ceramic material often proves to be disadvantageous because of reduced compared to other ceramics strength.
Based on this background, it is the object of the present invention to provide a composite ceramic and a method for the production thereof, in which the properties can be optimally adjusted for use as a printed circuit board, in particular with regard to their electrical insulation properties.
The object is achieved by a composite ceramic according to
- - A core layer of a first ceramic material and
- a covering layer of a second ceramic material, which in particular at least partially covers the core layer,
Compared to the known from the prior art composite ceramics, it is provided according to the invention that the cover layer directly covers the core layer. Ie. the composite ceramic lacks an additional binder, such as a solder material, which influences the electrical properties, in particular the electrical insulation capability, solely by the material properties and the dimensioning of the core layer and the cover layer and not by the binder. This makes it easier to control or control the properties of the composite ceramics since an influence by the solder material can be disregarded. It has also surprisingly been found that in this case the core layer thickness can be made thicker compared to the cover layer. This allows for a design of the composite ceramic as a printed circuit board with an optimized thermal conductivity to provide a core layer whose thermal conductivity is large and by the thickness adjusts an advantageous heat spreading. Ie. In order to fully exploit the property of high thermal conductivity as possible, the core layer is made correspondingly thick. At the same time, a comparatively thin cover layer is sufficient to increase the strength of the composite sufficiently.
Preferably, the composite ceramic is provided for a printed circuit board, in turn, a metallization is applied to the cover layer. In other words, the cover layer covers the core layer and is disposed between the metallization and the core layer. In principle, it is also conceivable that the cover layer is designed to be multi-layered, ie the cover layer itself comprises a plurality of layers, each consisting of different layers Ceramic materials are made. In particular, it is provided that a thermal conductivity of the first ceramic material is greater than the thermal conductivity of the second ceramic material, preferably more than 1 to 100, preferably more than 1.1 and 10 and more preferably more than 1.1 and 5 times as large. Furthermore, it is provided that the second ceramic material has an increased strength or an increased fracture toughness compared to the first ceramic material. Furthermore, it is preferably provided that the thermal expansion coefficient (CTE = coefficient of thermal expansion) of the cover layer is smaller than the CTE of the core layer. As a result, in the manufacture of the composite ceramics, drift stresses are induced in the cover layer during cooling, which advantageously counteract crack initiation and propagation under application conditions. As a result, it is advantageous to provide a composite body for a printed circuit board which is optimized both in terms of its thermal conductivity and on the strength and service life.
The positive effect of combined properties of the composite ceramic can be used for all ceramic thicknesses or for the resulting stress classes. The thickness of the composite ceramic lies, for all stress classes of metal-ceramic substrates, between 0.1 and 3.0 mm, preferably between 0.2 and 2.0 mm and particularly preferably between 0.5 and 1.5 mm. For large ceramic thicknesses, AIN is particularly preferred as the core layer due to its extremely high thermal conductivity. Due to these core layer thicknesses, the best possible heat spread is established for the majority of composite ceramics. Here, in particular for medium-voltage applications, the thermal conductivity of the core layer contributes significantly to the thermal resistance R th of the composite ceramic.
It is expedient for the core layer AIN, Al 2 O 3 , ZTA (zirconia toughened alumina) or high-density MgO (> 90% of the theoretical density) and / or the cover layer to comprise Si 3 N 4 , TSZ (tetragonal stabilized zirconium oxide) or ZTA. The combination of the highly thermally conductive AIN as the core layer and the high-tear-resistant Si 3 N 4 as the top layer has proved to be particularly advantageous. This contributes in particular to the fact that Si 3 N 4 itself has a comparatively high thermal conductivity or a thermal conductivity comparable to AIN. As further material pairings, high-density MgO is preferably obtained as the core layer and ZTA as the cover layer. The use of Si 3 N 4 , TSZ or ZTA also proves to be advantageous in that they counteract crack propagation and also provide corrosion protection for the AlN over alkaline materials used in wet-chemical fabrication of printed circuit board , In addition, other ceramic materials offer good mechanical properties as outer layers, but comparatively low heat conductivities have, for example, YTZ whose low thermal conductivity falls less at low layer thicknesses.
According to a further embodiment of the present invention, it is provided that a further cover layer is arranged on the side of the core layer opposite the cover layer. As a result, it is advantageously possible to provide a symmetrical sandwich structure for the composite ceramic. In this case, it is preferably provided that a further cover layer thickness of the further cover layer essentially corresponds to the cover layer thickness. However, it is also conceivable that a ratio between the outer layer thickness and the further outer layer thickness assumes a ratio of between 0.5 and 2, preferably between 0.75 and 1.5 and particularly preferably between 0.8 and 1.2. Furthermore, it is preferably provided that the cover layer and the further cover layer are made of the same ceramic material, or the second ceramic material in the cover layer differs from a third ceramic material in the further cover layer. It is preferably provided that a ratio between a portion of the core layer which is not covered by the cover layer to a portion of the core layer which is covered by the cover layer is greater than 0.4, preferably greater than 0.3, and especially preferably greater than 0.2. It is also conceivable that the core layer is completely, i. H. on all sides, covered with the topcoat.
- - Providing a first ceramic material and a second ceramic material, and
- Bonding the first ceramic material to the second ceramic material, in which the first ceramic material forms a core layer and the second ceramic material forms a cover layer,
Compared with the methods known from the prior art, it is according to the invention provided that the second ceramic material is not connected as a sintered ceramic material with the core layer. This procedure makes it possible to dispense with an active soldering process, whereby a solder material between the core layer and the cover layer can advantageously be avoided. Ie. the cover layer rests directly on the core layer. In this case, bonding is preferably to be understood as meaning a material-locking connection of the first ceramic material and the second ceramic material.
In a preferred embodiment, it is provided that the first ceramic material and the second ceramic material are provided in an unsintered state or as a melt and are arranged one above the other in layers. In the unsintered or green state, the first ceramic material and the second ceramic material are arranged one above the other or layered. If the first ceramic material and the second ceramic material are provided as casting slip, they are poured over one another, for example, without the first ceramic material and the second ceramic material mixing as casting slip. Preferably, a Doctorbladeverfahren or a doctor blade is used for this purpose. Since individual layers with thicknesses greater than 1 μm are still in film casting, cover layer thicknesses that are up to 1 μm thin can be achieved here in composite ceramics.
- - rolled and / or calendered in the unsintered state, or
- - laminated,, or
- - isostatically pressed against each other, or
- cast as casting slurry over one another, in particular using a doctor blade,
In particular, it is provided that, after bonding, the first ceramic material and the second ceramic material are sintered in time. By sintering the mutually bonded layers of the first ceramic material and the second ceramic material, the cohesive connection is realized and compacted to form the composite ceramic. In this case, provision is made in particular for the first and the second ceramic material to be provided for connection in such a way that shrinkage during sintering takes place uniformly in the first ceramic material and the second ceramic material. Preferably, the proportion of ceramic particles in the first ceramic material and in the second ceramic material is adjusted accordingly for this purpose, so that a uniform shrinkage is ensured.
Furthermore, it is provided that a metal oxide and / or nitrides are used as sintering aid. Preferably, it is metal oxides of the second main group (Mg, Ca), the third main group (B, Al) and / or the third subgroup (Sc, Y). In particular, for a composite ceramic with a core layer of AIN and a top layer of Si 3 N 4 , the sintering aids can be selected from similar groups of substances and can be coordinated with each other.
According to a further embodiment of the present invention, it is provided that the cover layer is formed on the core layer using a vapor deposition or an aeorsol deposition. It has been found in an advantageous and surprising manner that such a cover layer can be realized, which increases both fracture toughness and breaking strength, especially when a core layer of AIN is used. Advantageously, it is also possible to realize cover layer thicknesses which are smaller than 25 μm, preferably smaller than 15 μm and particularly preferably smaller than 10 μm. In particular, an already sintered ceramic is provided as the first ceramic material. In order to modify the properties of the cover layer applied in this way, an annealing or sintering step downstream of the actual layer deposition is conceivable in which the cover layer structure is changed and / or the connection to the core layer is improved.
For vapor deposition, a chemical or physical vapor deposition method is preferably used. In particular, the vapor deposition method is designed to realize a highly dense and flawless layer of the second ceramic material in pure form. For this purpose, it is preferably provided to construct the cover layer from a plurality of successively applied individual layers. As a result, the connection of the cover layer to the core layer or to the metallization on the outside can be improved. When using an aerosol deposition method, it is provided that particles of the second ceramic material via a gas stream, in particular an air stream, at a fixed speed on the Core layer meet. The speed is chosen so that the particles break on impact with the core layer and form a coating up to several microns thick. In this way, dense grain structures in the low nanometer range can be realized. Preferably, the process is carried out at room temperature and / or micrometer-sized particles are used. Another advantage over the formation of a composite ceramic is the fact that for the realization of lower temperatures, for example below 300 ° C, are necessary. As a result, smaller thermally induced voltages are induced compared to AMB (Active Metal Brazing) or glass soldering processes which require temperatures in excess of 800 ° C.

For bonding the film of the first ceramic material and the second ceramic material, it is provided that the films are rolled together or laminated. Alternatively, it is also conceivable for the first ceramic material and / or the second ceramic material to be poured over one another as casting slip such that the first ceramic material and the second ceramic material do not intermix and a first layer of the first ceramic material and a second layer of the second Training ceramic material. Preferably, it is ensured by means of a doctor blade that sets a more uniform distribution of the second ceramic material on the first ceramic material.
