Abstract
Die Erfindung betrifft ein Computer-generiertes Hologramm (CGH) sowie ein Verfahren zu dessen Herstellung. Gemäß einem Aspekt weist ein erfindungsgemäßes Computer-generiertes Hologramm (CGH), insbesondere zur Verwendung in einer interferometrischen Prüfvorrichtung zum Prüfen eines optischen Elements einer mikrolithographischen Projektionsbelichtungsanlage, wenigstens eine CGH-Struktur auf, welche zur Umwandlung einer eingestrahlten Eingangswelle in eine Mehrzahl unterschiedlicher Ausgangswellen komplex kodiert ist, wobei die CGH-Struktur durch eine Mehrzahl von verschiedenen, sich überlagernden Phasenfunktionen beschreibbar ist und wobei die komplexe Kodierung über eine Mehrzahl von die Stärke der einzelnen Beiträge dieser Phasenfunktionen definierenden Gewichtsfaktoren (g) sowie einen Füllgrad (f) definiert ist, wobei wenigstens einer dieser Gewichtsfaktoren (g) und/oder der Füllgrad über die optisch wirksame Fläche des Computergenerierten Hologramms (CGH) um wenigstens 1%, bezogen auf den jeweils maximalen Wert, variiert.The invention relates to a computer-generated hologram (CGH) and a method for its production. Dies kann typischerweise und insbesondere für auf dem Computer-generierten Hologramm vorhandene Nutzstrukturen im Vergleich zu für Justagezwecke vorhandenen Hilfsstrukturen gelten, wenn letztere z.B. aufgrund einer weniger komplexen Kodierung eine größere Helligkeit im Kamerabild erzeugen. Die Erfindung betrifft weiter ein Verfahren zur komplexen Kodierung eines Computer-generierten Hologramms (CGH), wobei das Computer-generierte Hologramm (CGH) wenigstens eine CGH-Struktur aufweist, welche infolge der komplexen Kodierung eine eingestrahlte Eingangswelle in eine Mehrzahl unterschiedlicher Ausgangswellen umwandelt und durch eine Mehrzahl von verschiedenen, sich überlagernden Phasenfunktionen beschreibbar ist, wobei die Kodierung über eine Mehrzahl von die Stärke der einzelnen Beiträge dieser Phasenfunktionen definierenden Gewichtsfaktoren (gj) sowie einen Füllgrad (f) beschreibbar ist, wobei das Verfahren folgende Schritte aufweist:
- - Festlegen von Start-Werten für die Gewichtsfaktoren (gj) sowie den Füllgrad (f);
- - Durchführen einer optischen Vorwärtssimulation für diese Werte zum Erhalt einer Intensitäts- und/oder Kontrastverteilung für die Ausgangswellen; und
- - Modifizieren des Wertes wenigstens einer der Gewichtsfaktoren (gj) und/oder des Füllgrades derart, dass eine Schwankung von Kontrast und/oder Helligkeit über die Mehrzahl von Ausgangswellen reduziert wird.

Dies kann - wie im Weiteren noch detaillierter erläutert - insbesondere durch Erweitern um eine zusätzlichen Phasenfunktion bzw. Funktionalität in der betreffenden komplexen Kodierung erfolgen, wobei diese Funktionalität letztlich zur Helligkeitsverringerung dient (also effektiv als „Lichtfalle“ wirkt). - - Festlegen einer Ausgangs-Konfiguration der CGH-Strukturen;
- - Durchführen jeweils einer optischen Vorwärtssimulation für diese Ausgangs-Konfigurationen zum Erhalt jeweils einer Intensitäts- und/oder Kontrastverteilung für die Ausgangswellen; und
- - Modifizieren der komplexen Kodierung einer der beiden CGH-Strukturen nach dem Durchführen der optischen Vorwärtssimulation derart, dass ein Unterschied zwischen diesen CGH-Strukturen hinsichtlich eines auf einem Detektor einer interferometrischen Prüfanordnung jeweils erzeugten Kontrasts und/oder der jeweils erzeugten Helligkeit reduziert wird.

Gemäß einem weiteren Aspekt der Erfindung, welcher sowohl in Kombination mit der vorstehend beschriebenen Variation bzw. Optimierung der Gewichtsfaktoren gj oder des Füllgrades f als auch unabhängig hiervon vorteilhaft realisiert werden kann, können auch Unterschiede im Kontrast und/oder in der Helligkeit zwischen unterschiedlichen CGH-Strukturen (insbesondere zwischen Nutzstrukturen einerseits und zu Justagezwecken vorgesehenen Hilfsstrukturen andererseits) dadurch reduziert werden, dass die komplexe Kodierung jeweils einer dieser CGH-Strukturen in geeigneter Weise modifiziert wird. Dies kann insbesondere dadurch erfolgen, dass zu der betreffenden, zu modifizierenden CGH-Struktur eine „Dummy-Funktion“ als zusätzliche Phasenfunktion hinzugefügt wird, deren Aufgabe letztlich (vergleichbar der Wirkung einer „Lichtfalle“) einer Lichtvernichtung bzw. Helligkeitsreduzierung entspricht. In einem konkreten Ausführungsbeispiel kann hierzu etwa auf einem CGH mit 5-fach komplex kodierten Nutzstrukturen und 2-fach komplex kodierten Hilfsstrukturen eine Modifikation dahingehend erfolgen, dass die komplexe Kodierung der Hilfsstrukturen unter Einführung der besagten zusätzlichen Phasenfunktion von „2-fach“ auf „3-fach“ gesteigert wird.
