Bei hohen Temperaturen kann sich Silan oder German allerdings schon frühzeitig und fortwährend an und in den gasführenden Oberflächen, etwa von Quarzlanzen, zersetzen, sodass am Wachstumssubstrat bei entsprechend hohen Temperaturen die Silan- oder Germankonzentration stark abnimmt. Ab einer gewissen Temperatur, bei der kein Silan oder German mehr am Wachstumssubstrat zur Verfügung steht, kann sich die Abscheiderate signifikant verringern, sodass der Prozess nahezu zum Erliegen kommt. Bei niedrigeren Temperaturen, bei denen die Gaszuführung nicht problematisch wäre, kann die Abscheiderate allerdings aufgrund der Temperaturabhängigkeit der chemischen Reaktion abnehmen. Somit kann sich die Schichtqualität der abgeschiedenen Schicht verschlechtern. Die Schichtqualität kann etwa anhand einer Korngröße oder einer Anzahl von Fehlstellen gemessen werden.
