Abstract

Description
Die Erfindung betrifft eine Projektionsbelichtungsanlage für die Halbleiter-Lithographie mit einem Mittel zur mechanischen Aktuierung eines optischen Elements. Üblicherweise werden optische Elemente in Projektionsbelichtungsanlagen beispielsweise mittels Lorentzaktuatoren oder auch mittels Piezoaktuatoren mechanisch aktuiert, also beispielsweise bewegt, deformiert oder auch gelagert. Allerdings sind diese aus dem Stand der Technik bekannten Aktuatoren nicht für alle Einsatzbereiche optimal geeignet. So ist der Einsatz der genannten Aktuatoren in der Regel mit einer erheblichen Wärmeentwicklung verbunden, welche sich durch die damit verbundene thermische Deformation der verwendeten Komponenten nachteilig auf die optischen Eigenschaften des übergeordneten Systems auswirken kann. Daneben ist die maximale Aktuatorkraft in Bezug auf das für den Aktuator beanspruchte Volumen ebenfalls nicht immer für die jeweilige Anwendung ausreichend.The invention relates to a projection exposure apparatus for semiconductor lithography with a means for the mechanical actuation of an optical element. Eine erfindungsgemäße Projektionsbelichtungsanlage für die Halbleiter-Lithographie weist mindestens ein optisches Element auf, wobei mindestens ein Mittel zur mechanischen Aktuierung des optischen Elementes vorhanden ist. Dabei ist das Mittel zur mechanischen Aktuierung als Fluidaktuator ausgebildet, welcher dazu geeignet ist, einen Fluidstrom auf das optische Element zu lenken. Unter "mechanischer Aktuierung" ist im Sinne der vorliegenden Anmeldung wie bereits oben erwähnt insbesondere eine Lagerung an einer definierten Position, eine Bewegung des optischen Elementes oder auch eine lokale Deformation des optischen Elementes zu verstehen. Durch das Auftreffen des Fluidstromes auf bestimmte Bereiche des optischen Elementes können in vorteilhafter Weise Kräfte in dieses eingeleitet werden. Insbesondere gestattet es die Verwendung eines Fluidstromes, bei geringem Platzbedarf für die Aktuatorik lokal vergleichsweise große Kräfte in das optische Element einzuleiten. Der geringe Platzbedarf der erfindungsgemäßen Lösung rührt im Wesentlichen daher, dass für die Realisierung des Fluidaktuators lediglich eine druckbeaufschlagte Zuleitung mit einer entsprechend ausgerichteten Mündung geschaffen werden muss. Die zur Schaffung des gewünschten Fluidstromes erforderlichen Drücke können dann dort erzeugt werden, wo der erforderliche Bauraum zur Verfügung steht. Im Unterschied zu konventionellen Lösungen wie beispielsweise der Verwendung von Tauchspulen oder Piezoaktuatoren ist darüber hinaus der Wärmeeintrag in den aktuierten Bereich des optischen Elementes oder dessen Umgebung vergleichsweise gering bzw. kann dieser durch eine geeignete Temperierung des Aktuatorfluids aktiv beeinflusst werden.A projection exposure apparatus according to the invention for semiconductor lithography has at least one optical element, wherein at least one means for mechanical actuation of the optical element is present. In einer weiteren vorteilhaften Ausführungsform weist der Fluidaktuator eine Mehrzahl von Einzelkanälen auf, von welchen mindestens eine Teilmenge mit ihrer Mündung in Richtung auf das optische Element ausgerichtet sein kann.
