Description
The present application relates to a reactor and a method for treating a substrate, in particular using a reactor in which a plate-shaped electrode of a substrate plate opposite, so that between the plate-shaped electrode and the substrate, a process plasma can be generated. Such reactors are known as parallel plate reactors.
Ein Beispiel für ein solches Abscheidungsverfahren ist ein PECVD-Prozess (PECVD = Plasma Enhanced Chemical Vapor Deposition = Plasmaunterstützte chemische Gasphasenabscheidung).Parallel plate reactors may be configured to deposit layers on a substrate or to effect etching of the substrate. Parallel plate reactors typically include a treatment chamber, opposing electrodes and a vacuum pump to evacuate the treatment chamber. A process gas supply is provided to supply process gas into the space between the electrodes. An alternating voltage is generated between the opposing electrodes to generate a plasma in the space between the electrodes. Depending on the process gas used and the voltages generated, the plasma either deposits a layer on a substrate arranged between the electrodes, or carries out dry etching of the substrate arranged between the electrodes. An example of such a deposition process is a PECVD process (PECVD = Plasma Enhanced Chemical Vapor Deposition).

It is an object of the present invention to provide a reactor and a process which, in addition to improved treatment of the substrate, provide protection of a treatment chamber of the reactor.
This object is achieved by a reactor according to claim 1 and a method according to
einer Behandlungskammer;
einem plattenförmigen ersten Elektrodenabschnitt, einem plattenförmigen zweiten Elektrodenabschnitt und einer Substratplatte, die in der Behandlungskammer angeordnet sind, wobei die Substratplatte dem ersten und dem zweiten Elektrodenabschnitt mit einem ersten Raum zwischen dem ersten Elektrodenabschnitt und der Substratplatte und einem den ersten Raum umgebenden zweiten Raum zwischen dem zweiten Elektrodenabschnitt und der Substratplatte gegenüberliegt;
einer Prozessgaszuführung, die ausgelegt ist, um ein Prozessgas in den ersten Raum zuzuführen;
einer Schutzgaszuführung, die ausgelegt ist, um ein Schutzgas in den zweiten Raum zuzuführen;
Embodiments provide a reactor for treating a substrate, having the following features:
a treatment chamber;
a plate-shaped first electrode portion, a plate-shaped second electrode portion and a substrate plate disposed in the processing chamber, the substrate plate having the first and second electrode portions with a first space between the first electrode portion and the substrate plate and a second space surrounding the first space between the first space opposite to the second electrode portion and the substrate plate;
a process gas supply adapted to supply a process gas into the first space;
an inert gas supply adapted to supply an inert gas into the second space;
a voltage source configured to generate a voltage between the first electrode portion and the substrate plate to generate a process plasma in the first space; and
a voltage source configured to generate a voltage between the second electrode portion and the substrate plate to generate a blanket gas plasma in the second space.
Embodiments provide a method for treating a substrate that includes providing a corresponding reactor Positioning a substrate to be treated in the first space on the substrate plate, and generating the process plasma in the first space to treat the substrate and simultaneously generating the inert gas plasma in the second space to shield the process plasma.
In embodiments, a shielding gas plasma is thus generated which laterally surrounds a process plasma, by which the process plasma is shielded. Thus, on the one hand, the chamber wall of the treatment chamber can be shielded against the process plasma, so that an impairment of the chamber wall by the process plasma can be reduced and at best prevented. Furthermore, the process plasma itself can be shielded, so that contamination by foreign atoms can be suppressed.
Es zeigen:Preferred embodiments of the invention are explained below with reference to the accompanying drawings. Show it:

In embodiments, the second electrode may surround the first electrode. In embodiments, the second electrode may be disposed concentric with the first electrode. In embodiments, the first electrode may be round and the second electrode may be annular. Thus, an approximately annular shielding gas plasma can be generated, wherein on the outside of a torus-like expansion of the protective gas plasma can occur.
In the described embodiment, the first and second electrodes are shown separately from each other. The first and second electrodes may be connected to each other via an insulator interposed therebetween. Furthermore, alternatively, the first and the second electrode may be integrally formed and connected to a common voltage source, namely when the voltage generated to produce the two plasmas is identical. In such a case, the first electrode portion and the second electrode portion may be portions of a common one-piece electrode.
In the described embodiment, the process gas supply and the inert gas supply perforations through the first and second electrodes. In alternative embodiments, it is possible to supply the process gas and / or the inert gas through perforations in the substrate plate. It has been shown that it is advantageous to supply process gas and inert gas in the same direction in order to avoid a turbulent flow. To avoid a turbulent flow, it has also proven to be advantageous to design the surface of the first electrode section, which is opposite to the substrate plate, substantially identical to the surface of the second electrode, which is opposite to the substrate plate. For example, the surface of the first electrode portion opposite in the substrate plate may differ by not more than 10% from the surface of the second electrode portion opposite to the substrate plate. By a plate-shaped article herein is meant an article having opposed major surfaces joined by side surfaces, the surface area of the major surfaces being greater than that of the side surfaces.
