Abstract
An illumination optics (7) for EUV projection lithography is used to illuminate an object field (8) with illumination light (3). In the object field (8) an object (19) to be imaged can be arranged, which can be displaced in an object displacement direction (y). A transmission optical system (14) forms field facets of a field facet mirror (5) via illumination channels, to each of which one of the field facets and a pupil facet of a pupil facet mirror (10) is assigned, overlapping each other into the object field (8). The overlay optics (14) has at least two grazing incidence mirrors (12, 13) arranged downstream of the pupil facet mirror (10). The grazing incidence mirrors (12, 13) generate in the object field (8) an illumination angle bandwidth of an illumination light total bundle (3G) composed of the illumination channels which is smaller for an incidence plane (yz) parallel to the object displacement direction (y) than for a plane (FIG. xz) perpendicular thereto. The result is an illumination optics, via which a projection optics can be adapted to a configuration of an EUV light source for the illumination light.

It is an object of the present invention to further develop an illumination optical unit of the type mentioned at the outset such that a projection optical system can be adapted to a configuration of an EUV light source for the illumination light.
This object is achieved by an illumination optical system with the features specified in claim 1.
According to the invention, it has been recognized that an arrangement of at least two grazing incidence mirrors between a pupil facet mirror and an object field to be illuminated leads to the possibility of influencing a ratio of an illumination angle bandwidth of an illuminating light bundle on the object field on the one hand in an incident plane parallel to the object displacement direction and on the other hand perpendicular thereto and therewith Influencing an aspect ratio of associated pupil dimensions (sigmax, sigmay) of an illumination pupil of the illumination optics. This makes it possible, with the help of the at least two grazing incidence mirrors, to meet requirements for such illumination angle bandwidth ratio resulting from the design of a subsequent projection optics. An x / y aspect ratio of the angular bandwidth of the illumination light total beam is a measure of its numerical apertures on the one hand in the plane of incidence parallel to the object displacement direction and on the other hand perpendicular thereto. This x / y aspect ratio of the angular bandwidth is greater than 1 and is in particular in the range between 1.1 and 4, for example in the range between 1.5 and 3 or in the range between 1.8 and 2.5. The x / y aspect ratio of the angular bandwidth may be 2 in particular. In particular, without requiring profound changes to a configuration of the field facet mirror and the pupil facet mirror, the illumination optics can be adapted to an anamorphic projection optics that image the object field. The different illumination angle bandwidths in the planes of incidence parallel and perpendicular to the object displacement direction, which are brought about by the at least two grazing incidence mirrors, can then be adapted to different object-side numerical apertures of the anamorphic projection optics. The field facets of the field facet mirror can be monolithic. Alternatively, the field facets of the field facet mirror may also be composed of a plurality and of a plurality of micromirrors. Field facets of the field facet mirror may be switchable between at least two angular positions. Pupillenfacetten the Pupillenfacettenspiegels can fixed, so not switchable, but alternatively be designed switchable between at least two angular positions. The illumination optics may have exactly two grazing incidence mirrors. Alternatively, the illumination optics may also have a greater number, for example, three, four, or five grazing incidence mirrors, and an effect of these grazing incidence mirrors on the aspect ratio of the illumination angle bandwidth of the total illumination light angle at the object field may then be distributed to the individual mirrors.
The at least two grazing incidence mirrors may also have an imaging effect such that a pupil plane of a projection optic downstream of the object field is made accessible to the pupil facet mirror. For this purpose, the at least two grazing incidence mirrors can image an arrangement plane of the pupil facet mirror and in particular the illumination pupil into an entrance pupil plane of the downstream projection optics.
An arrangement of the grazing incidence mirrors according to
An edge contour of the pupil facet mirror according to
An x / y aspect ratio of field facets according to
The advantages of a lighting system according to
The EUV light source may have an illumination light wavelength in the range between 5 nm to 30 nm.
The manufactured micro- or nanostructured component may be a semiconductor chip, for example a memory chip.
