Hierdurch wird insbesondere dem Umstand Rechnung getragen, dass im Lithographie-Prozess eine möglichst optimale Temperaturanpassung zwischen Beleuchtungseinrichtung, Lichtquelle und Projektionsobjektiv zur Vermeidung von Transmissionsverlusten erforderlich ist.
