Description
The invention relates to a hard particle detector for detecting impinging hard particles.
Hard particle detectors are used to detect particle radiation or very fast and therefore high-energy particles. One well-known project for the generation and investigation of such fast-moving particles is the Large Hadron Collider (LHC) of the European Organization for Nuclear Research (CERN).
Due to the very high energies and doses of each of the particles to be detected, the lifetime of the detectors is quite limited.
Upon impact of a particle on a detector and on its way through the material of the detector, free charge carriers in the form of electron-hole pairs are made available in the material. These free charge carriers can be used to generate a detection signal if it is possible to remove the free charge carriers from the material of the detector before they mutually destroy each other (recombine) in the material. By irradiating the detector with high-energy particles, crystal defects (defect sites) are generated in the material, at which the free charge carriers can recombine via the so-called Shockley-Read-Hall process, so that subsequently these free charge carriers are no longer available for generating a detection signal ,
Bekannte Hartpartikeldetektoren sind beispielsweise in der Veröffentlichung von Grant et al., 2007 beschrieben (Grant, J. et al. 2007, GaN as a radiation hard particle detector, Nuclear Instruments & Methods in Physics Research, Section A 576: 60–65). Known hard particle detectors are described, for example, in the publication by Grant et al., 2007 (Grant, J. et al., 2007, GaN as a radiation hard particle detector, Nuclear Instruments & Methods in Physics Research, Section A 576: 60-65). On a sapphire substrate there is an n-type GaN buffer layer, on which in turn a GaN semiconductor layer is epitaxially deposited. The GaN layer is electrically contacted on its free surface via a connection region made of palladium / gold. The GaN layer is electrically contacted laterally by another contact. During operation of the hard particle detector, a reverse voltage (bias, bias voltage) of up to 350 V is applied to the GaN layer.
In order to lead free charge carriers out of the detector as quickly as possible, it is generally known to apply an electrical voltage (blocking voltage, bias, bias-voltage) to the layer with the detecting material. By this blocking voltage free charge carriers are accelerated quickly to an electrical conductor, such as a front electrode or a return electrode, and discharged through this. The probability that an unwanted recombination occurs is significantly reduced by this technical measure.

Due to the high energies and doses with which the particles to be detected impinge on a detector and penetrate into it, the life of the detectors is quite limited. The greater the radiation hardness of the detector, ie the relative resistance of its materials to an applied radiation, the longer is its potential service life. In addition, incurred in a necessary replacement of a hard particle detector usually considerable costs, since the examination equipment is usually operated under vacuum and cooled as well as radiation must be well shielded, so that a considerable disassembly and assembly costs arises.
The invention has for its object to provide a hard particle detector whose life, spatial resolution and power consumption over known detectors is improved and which mainly has a good radiation hardness.
The object is achieved by a hard particle detector, which is a detector for detecting hard particles striking and which has a core-shell structure. The hard particle detector according to the invention has an electrically contacted core of a semiconductor material and an outer shell of an electrically conductive material. As a result of interactions of at least two materials of the hard particle detector, a depletion zone extending into the core is effected at its layer boundary. The core is completely surrounded by the outer shell except for an opening for making electrical contact with the core, so that sections of the layer boundary, and thus also of the depletion zone, lie opposite one another and electrical fields of the depletion zones overlap one another and behave additively with respect to their effects. Depletion zones are known from a variety of electronic devices and components. A depletion zone is an area at a layer boundary of two materials in which less free charge carriers are present than in other areas of the materials. Depletion zones may be effected at layer boundaries of materials having different dopants, for example pn or np junctions (homojunctions, contiguous differently doped regions of semiconductor material, heterojunctions, contiguous different semiconductor materials), schottky contacts between a metal and a correspondingly selected one Semiconductor, metal-insulator-semiconductor (MIS), semiconductor-insulator-semiconductor (SIS-junction). As a result of the formation of a depletion zone (also: space charge zone, barrier layer), an electric field is formed in the region of the depletion zone which has a field strength. By applying an additional electrical voltage, depending on the polarity of the electrical voltage, the electric field can be amplified or reduced, as is generally known to the skilled person. A strong electric field is advantageous for charge separation. In addition, the resulting band bending reduces the probability that free charge carriers will recombine at defect sites.
The core is almost completely enveloped by the outer shell, that is to say that, with the exception of the opening for electrical contacting, all side surfaces and, if appropriate, existing end faces of the core are completely covered by the outer shell. A layer boundary, for example between core and outer shell, is therefore present around the entire core, except at the opening. The depletion zone is effected along the layer boundary. As a result, sections of the layer boundary, and thus also of the depletion zone, are located opposite one another. For example, to simplify the description of the invention, opposite portions of the depletion zone are also considered to be two depletion zones. An electric field of the depletion zone or electric fields of the depletion zones, more precisely their field strength, decreases with increasing distance from the layer boundary at which the respective depletion zones are effected.
The outer shell material may be made of a visible light non-transparent material, for example, a metal, a metal alloy or an electrically conductive composite material such as transparent conductive oxides (TCO).
Further functional shells may be present between the core and the outer shell in further embodiments of the hard particle detector according to the invention, which are also referred to below as inner shells whose materials comprise a group comprising metals, metal alloys, electrically insulating materials (insulator), semiconductor materials, transparent conductive Oxides are selected. The sequence of the shells includes, for example, metal-insulator-semiconductor sequences (MIS), metal-semiconductor sequences (Schottky contact, Schottky diode), semiconductor-semiconductor junctions such as pn junctions, np junctions (homojunctions, heterojunctions ) or semiconductor-insulator-semiconductor series (SIS). The inner shells can fulfill other functions, such as tunnel contacts or passivation form.
The outer shell may be coated to improve its performance and durability. For example, the outer shell on its outer surface an oxide layer for Passivation of the outer surface own. This is particularly advantageous if the outer shell consists of a semiconductor material.
It is possible that the depletion zone is effected by the action of the materials of either the core and at least one shell, or by the action of the materials of at least two shells. In the first case, for example, a Schottky contact can be realized in that the core consists of a semiconductor material and the outer shell of a suitable metal or a suitable metal alloy (see above). It is also possible that a homo- or a heterojunction is formed by the materials of the core and the outer shell.
It is only important that the particle to be detected penetrates through the shells into the hard particle detector and that by the action of the depletion zone and the electric field free charge carriers can be dissipated to the electrical contacts.
In an advantageous embodiment of the hard particle detector according to the invention, the materials and dimensions of the shells and the core are coordinated so that an effect of the electric field reaches far enough into the core of the detector that free charge carriers are highly likely to be brought into electrical contact.
In an advantageous embodiment of the hard particle detector according to the invention, the doping of the material of the core is increased and amounts to more than 10 12 cm -3 (number of doping atoms per cubic centimeter), for example 10 13 cm -3 , 10 14 cm -3 or more than 10 14 cm . 3 . This is an advantage over hard particle detectors according to the prior art. Previously known hard particle detectors must be made of high-purity and low-doped (10 12 cm -3 and less) silicon wafers in order to be able to deplete the entire volume of the wafer at a high applied blocking voltage. As a result, an increased technical effort for the control of the reverse voltage is required. In addition, electrical energy is consumed by the provision and the application of reverse voltage. In most cases, even cooling is required.
If only the outer shell is present, the depletion zone is effected by the action of the materials of a shell and the core. In addition, if inner shells are present, the depletion zone can also be effected by two inner shells, as stated above. These inner shells are disposed between the core and the outer shell.
It is therefore advantageous if those layer boundaries at which the respective depletion zone is effected are only so far apart that the respective electrical fields of the depletion zones overlap one another and behave additively with respect to their effects. In a particularly preferred embodiment, the effect of the electric fields of the depletion zones of the opposite layer boundaries causes a resulting electric field with a homogeneous resulting field strength in the core. As an effect of an electric field, generated free charge carriers are conducted as quickly as possible to one of the contacts on the core or the outer shell and are dissipated there to produce a detection signal. Due to the rapid removal of the free charge carriers in the strong electric field, the recombining effect of existing defect sites is largely suppressed.
This effect is made possible and supported by suitable dimensions of the hard particle detector according to the invention. The layer boundaries at which a depletion zone is effected in each case are less than 200 .mu.m, better less than 100 .mu.m, even better less than 50 .mu.m or less than 20 .mu.m or for example 10 .mu.m, from each other. The layer boundaries may also be spaced apart by 1 μm or less than 1 μm, for example less than 100 nm, in order to achieve an effective superposition of the electric fields caused by the depletion zones.
The abovementioned distances relate to a width or a diameter of the core, while a length of the core is of no importance for the indicated effect. The distances indicate the maximum distance along which a minority carrier can be guided out of the core material to an electrical contact on the outer shell of the hard particle detector according to the invention.
The length of the core is for technological and practical reasons, for example, between less than 1 micron (submicrometer) to 100 mm.
It is therefore a very advantageous embodiment of a hard particle detector according to the invention, if its diameter or width is so small that as short as possible to be overcome by generated free charge carriers, which were generated for example as a result of the impact of at least one particle of particle radiation on the hard particle detector, before they are derived by an electrical contact, preferably by the outer shell and its electrical contact.
It is possible in a very favorable embodiment that the hard particle detector according to the invention can be operated without an additional blocking voltage. This is possible in particular if the dimensions, in particular the diameter or the width of the core in relation to the extent of the depletion zone (n), of the electric field or the electric fields and to a resulting field strength, are selected to be so small a discharge of free charge carriers to the outer shell or to an electrical contacting of the core is effected without a significant proportion of recombinations occurs.
In further embodiments, it is also possible that in addition a reverse voltage is applied.
A cross-section of the core may have any shape and be, for example, round, oval, triangular, square or polygonal.
In one embodiment of a hard particle detector according to the invention, at least a part of the core is placed in a columnar form on a substrate.
It is possible that a plurality of hard particle detectors according to the invention are arranged in an array. Such an array may be present on a common substrate. The individual hard particle detectors of the array thus have a common substrate, which can have an electrically insulating effect.
In another embodiment of an array, the cores of the individual hard particle detectors are electrically conductively connected to one another by a common layer of the semiconductor material.
